One of the challenges for semiconductor spintronics is that spin injection from ferromagnetic metal injectors to the semiconductor channels because of the conductance mismatch between ferromagnetic metal and semiconductor. Seeking to a plausible solution to overcome the conductance mismatch issue, we study in situ grown Ferromagnet/MgO/Semiconductor junctions with a doping-modulated transition layer at the interface between MgO and semiconductor. The magnetoresistance of an epitaxial Fe electrode, serving as a ferromagnetic injector or detector for lateral spin valve devices, was examined to understand the magnetization switching behavior of a Fe electrode. A 15-nm-thick Fe film was epitaxially grown on MgO/GaAs layers by in situ process, and a 50 μm × 4 μm shaped Fe electrode was patterned using photo-lithography along its magnetic easy axis of [100]. The anisotropic behavior of the magnetoresistance of the Fe electrode gives negative and positive magnetoresistance peaks at room and low temperature, respectively. Anisotropic (ordinary) magnetoresistance involves the negative (positive) magnetoresistance at room (low) temperature because the magnetoresistances are significantly affected by temperature. The transition of sign reversal of magnetoresistance is due to the competition between Lorentz force (ordinary) and spin-orbit (extraordinary) dominated scattering processes in a magnetic domain of Fe. Prior to investigate the spin injection and transport in semiconductors, we try to understand the charge transport properties of the channels under applied magnetic field. We found the weak localization and de Haas-van Alphen effect of an epitaxial GaAs layer. Magnetoresistance measurements of 1-μm-thick epitaxial GaAs channel was performed using four point probe measurement while sweeping external magnetic field H ? transverse to the channel. In high fields (H > 30 kOe), de Haas-van Alphen oscillations are observed, indicating quantization of spherical Fermi surface of GaAs (110) under high magnetic field. In low fields (H < 20 kOe), weak localization effect marked by a sharp negative magnetoresistance appears and results in typical linear temperature dependence of the conductivity at H=0. Although negative magnetoresistances can be caused by the spin rotation and diphase also, the temperature dependence and magnetic field orientation dependence of the magnetoresistances we found make weak localization effect clearly distinguished from pure spin signals. We finally study the spin accumulation in n-doped GaAs that were electrically injected from Fe via MgO using three-terminal Hanle measurement. The Fe/MgO/GaAs structures were prepared using a cluster molecular beam epitaxy system that does not require the breaking of the vacuum. We found the crystal orientation relationship of epitaxial structures Fe[100]// MgO[110]//GaAs[110] without any defects at the interfaces. The combination of epitaxial MgO tunnel barrier and the control of depletion width and interface resistance by means of modulation doping improves spin injection, yielding large spin accumulation illustrated by a Hanle signal of ΔV=7.6 mV at 10 K and sustained even at 400 K. The extracted spin lifetime and spin diffusion length of GaAs are 220 ps and 0.97 μm respectively at 200 K. An MgO tunnel barrier grown in situ with modulation doping at the interface appears to be very effective for spin injection into GaAs. Spin injection and detection through Fe/MgO/InAs 2DEG junction are also investigated. Pure spin injection and diffusion in InAs 2DEG is confirmed by nonlocal measurement, and the nonlocal signals are sustained up to 100 K. The injected spin polarization (2.5% at 20 K) is compared with those from the structures without MgO tunnel barrier, and the enhancement of injected spin polarization is ensured. Therefore, MgO tunnel barrier appears to be promising for spin injection into semiconductors.
