The mechanical properties of lead-free solder joints under high impacts are utterly complex, since the effects of strain rate and aging on characteristics of solder joints need to be quantified. In this study, the influences of thermal aging on the microstructures and mechanical behavior of Sn?3.0Ag?0.5Cu/Cu solder joints under high impacts were investigated. Specifically, the solder balls were soldered on Cu substrates to create as-reflowed solder joint samples. After the reflow soldering process, joint samples were aged in an electron furnace at 373 K, 413 K and 453 K for 0h, 24h, 100h, 250h and 1000h, respectively. Shear and tensile tests were carried out on aged solder joint samples under high strain rates using a modified miniature Charpy impact-testing system. Optical microscopy and scanning electron microscope (SEM) equipped with an energy dispersive X-ray spectroscopy (EDS) were also used to observe fracture surfaces and the joint microstructures. The experimental results showed that the intermetallic compound (IMC) layers increased as the aging time and the aging temperature increased. The IMC layer developed with a scalloped morphology for samples aged at low aging time and low temperatures, whereas it transformed to a further planar type at longer aging conditions due to a change in the interfacial energy. Furthermore, the growth rate constant of the IMC at each aging temperature was estimated assuming a simple parabolic diffusion-controlled growth model here. The activation energy of overall IMC layer growth was determined to be 71.1 kJ/mole. For as-reflowed solder joints tested at high shear strain rates ranging from 1.06 × 103 s-1 to 5.5 × 103 s-1, the shear strength of the solder joint decreased with increasing load speed in the ranges tested. For solder joints tested at strain rates exceeding 1950 s-1, the brittle fracture mode is the main failure mode, whereas lower strain rates result in a ductile-to-brittle transition in the fracture surfaces. The mode II fracture toughness (KIIC) of an interfacial IMC layer between Sn-3.0Ag-0.5Cu solder and the copper substrate was found to decrease from 1.63 MPa?m0.5 to 0.97 MPa?m0.5 in the strain rate range tested here. For solder joints aged at 373 K and tested at high strain rates of either a shear mode or a tensile mode, the main failure mode of the solder joints was the brittle interfacial fracture mode with cleavage failure in the IMC layer. The joint strength under both shear and tensile modes, the work-of-fracture and the fracture toughness (KC) of the solder joint were found to decrease as the effective strain rate and the aging time increased due to a thicker IMC layer with a coarser nodule under thermal aging. Furthermore, the joint strength after isothermal aging under the tensile load was more sensitive to the strain rate than those under the shear load. Specifically, equations representing the relationships among the effective stress, the strain rate and the aging time were established for the solder joints aged at 373 K here. Moreover, the mode II fracture toughness values were less than the mode I fracture toughness for each aging time condition of solder joints. Because aged solder joints were more vulnerable to tensile loads, especially at high impacts, than they are to shear loads, the tensile behavior of aged solder joints was investigated in following parts of this study. The tensile strength of solder joints aged at 453 K for 1000 h was more sensitive to the strain rate, as compared to the remaining aged solder joints here. Nanoindentation tests were also performed for Cu6Sn5 IMC layers of solder joints with enough thickness at room temperature to investigate effect of the strain rate on the Cu6Sn5 fracture toughness. This characteristic was found to decrease in a range of (1.64∼0.63) MPa?m0.5 with an increase in the strain rate ranging from 0.01 s-1 to 0.33 s-1. These values were similar to the KC values under above shear or tensile tests.
