A method for processing a substrate in a substrate processing device in which the substrate processing device includes a rotating substrate holder and a heat accumulating member provided in an interior chamber, the method comprising the steps of: (a) moving the substrate holder to a transfer position wherein heat exchange of the substrate holder is performed; (b) performing a heat exchange between the heat accumulating member and the substrate holder to maintain the substrate holder within a predetermined temperature range while removing a substrate from the substrate holder and transferring another substrate to the substrate holder; (c) moving the substrate holder to a substrate processing position; and (d) repeating steps (a) (b) and (c). 16. The method of claim 15, wherein the heat exchange is performed with the use of a heat exchange gas. 17. The method of claim 15, wherein the heat exchange is performed with fins mounted on one of the substrate holder and the heat accumulating member, or both. 18. The method of claim 15, wherein the substrate holder is electrostatically attracted to the heat accumulating member during step (a).
