There is provided a method of removing trap levels and defects, which are caused by stress, from a single crystal silicon thin film formed by an SOI technique. First, a single crystal silicon film is formed by using a typical bonding SOI technique such as Smart-Cut or ELTRAN. Next, the single crystal silicon thin film is patterned to form an island-like silicon layer, and then, a thermal oxidation treatment is carried out in an oxidizing atmosphere containing a halogen element, so that an island-like silicon layer in which the trap levels and the defects are removed is obtained.

A semiconductor device comprising an integrated circuit including an N-channel transistor and a P-channel transistor, at least one of the N-channel transistor and the P-channel transistor comprising: an island-like single crystalline semiconductor layer comprising silicon formed on a silicon oxide layer on a supporting substrate, the island-like single crystalline semiconductor layer having at least a channel formation region and source and drain regions; a gate insulating film comprising a halogen-containing silicon oxide formed on the channel formation region and side surfaces of the island-like single crystalline semiconductor layer; a gate electrode comprising polysilicon formed over the channel formation region with the gate insulating film interposed therebetween; side walls formed adjacent to side surfaces of the gate electrode; and an interlayer insulating film formed over the at least one of the N-channel transistor and the P-channel transistor, wherein an upper portion of the gate electrode and upper portions of the source and drain regions comprise a metal silicide, and wherein the island-like single crystalline semiconductor layer comprises part of a single crystalline silicon substrate different from the supporting substrate. 2. The semiconductor device according to claim 1 wherein the semiconductor device is an information terminal. 3. The semiconductor device according to claim 1 wherein the semiconductor device is a CPU. 4. The semiconductor device according to claim 1 wherein the metal silicide is cobalt silicide. 5. The semiconductor device according to claim 1 wherein the island-like single crystalline semiconductor layer is hydrogenated. 6. The semiconductor device according to claim 1 wherein the island-like single crystalline semiconductor layer is island-like. 7. The semiconductor device according to claim 1 wherein the source and drain regions are in contact with the silicon oxide layer. 8. The semiconductor device according to claim 1 wherein the silicon oxide layer is 0.05 to 0.5 μm thick. 9. The semiconductor device according to claim 1 wherein the side walls contact the side surfaces of the gate electrode. 10. The semiconductor device according to claim 1 wherein the interlayer insulating film comprises silicon nitride. 11. The semiconductor device according to claim 1 wherein at least the island-like single crystalline semiconductor layer is thermally oxidized in the oxidizing atmosphere containing the halogen element. 12. A semiconductor device comprising an integrated circuit including an N-channel transistor, the N-channel transistor comprising: an island-like single crystalline semiconductor layer comprising silicon formed on a silicon oxide layer on a supporting substrate, the island-like single crystalline semiconductor layer having at least a channel formation region and source and drain regions and LDD regions; a halogen-containing silicon oxide film formed on at least a side surface of the island-like single crystalline semiconductor layer; a gate electrode comprising polysilicon formed over the channel formation region; side walls formed adjacent to side surfaces of the gate electrode wherein the LDD regions are located below the side walls; and an interlayer insulating film formed over the N-channel transistor, wherein an upper portion of the gate electrode and upper portions of the source and drain regions comprise a metal silicide, and wherein the island-like single crystalline semiconductor layer comprises part of a single crystalline silicon substrate different from the supporting substrate. 13. The semiconductor device according to claim 12 wherein the semiconductor device is an information terminal. 14. The semiconductor device according to claim 12 wherein the semiconductor device is a CPU. 15. The semiconductor device according to claim 12 wherein the metal silicide is cobalt silicide. 16. The semiconductor device according to claim 12 wherein the island-like single crystalline semiconductor layer is hydrogenated. 17. The semiconductor device according to claim 12 wherein the source and drain regions are in contact with the silicon oxide layer. 18. The semiconductor device according to claim 12 wherein the silicon oxide layer is 0.05 to 0.5 μm thick. 19. The semiconductor device according to claim 12 wherein the side walls contact the side surfaces of the gate electrode 20. The semiconductor device according to claim 12 wherein the LDD regions are in contact with the silicon oxide layer. 21. The semiconductor device according to claim 12 wherein the interlayer insulating film comprises silicon nitride. 22. The semiconductor device according to claim 12 wherein the halogen-containing silicon oxide film is formed by thermally oxidizing at least the side surface of the island-like single crystalline semiconductor layer. 23. A semiconductor device comprising an integrated circuit including an N-channel transistor and a P-channel transistor, at least one of the N-channel transistor and the P-channel transistor comprising: an island-like single crystalline semiconductor layer comprising silicon formed on a silicon oxide layer on a supporting substrate, the island-like single crystalline semiconductor layer having at least a channel formation region and source and drain regions; a halogen-containing silicon oxide on at least a side surface of the island-like single crystalline semiconductor layer; a gate insulating film formed on the channel formation region of the island-like single crystalline semiconductor layer; a gate electrode formed over the channel formation region with the gate insulating film interposed therebetween; side walls formed adjacent to side surfaces of the gate electrodes; and an interlayer insulating film formed over the at least one of the N-channel transistor and the P-channel transistor, wherein upper portions of the source and drain regions comprise a cobalt silicide, and wherein the island-like single crystalline semiconductor layer comprises part of a single crystalline silicon substrate different from the supporting substrate. 24. The semiconductor device according to claim 23 wherein the semiconductor device is an information terminal. 25. The semiconductor device according to claim 23 wherein the semiconductor device is a CPU. 26. The semiconductor device according to claim 23 wherein the island-like single crystalline semiconductor layer is hydrogenated. 27. The semiconductor device according to claim 23 wherein the source and drain regions are in contact with the silicon oxide layer. 28. The semiconductor device according to claim 23 wherein the silicon oxide layer is 0.05 to 0.5 μm thick. 29. The semiconductor device according to claim 23 wherein the side walls contact the side surfaces of the gate electrode. 30. The semiconductor device according to claim 23 wherein the halogen-containing silicon oxide film is formed by thermally oxidizing at least the side surface of the island-like single crystalline semiconductor layer. 31. A semiconductor device comprising an integrated circuit including an N-channel transistor, the N-channel transistor comprising: an island-like single crystalline semiconductor layer comprising silicon formed on a silicon oxide layer on a supporting substrate, the island-like single crystalline semiconductor layer having at least a channel formation region and source and drain regions; a silicon oxide film formed on at least a side surface of the island-like single crystalline semiconductor layer; a gate electrode formed over the channel formation region; side walls formed adjacent to side surfaces of the gate electrode; and an interlayer insulating film formed over the N-channel transistor, wherein upper portions of the source and drain regions comprise a cobalt silicide, wherein the silicon oxide film is formed by oxidizing at least the side surface of the island-like single crystalline semiconductor layer in an oxidizing atmosphere containing a halogen element, and wherein the island-like single crystalline semiconductor layer comprises part of a single crystalline silicon substrate different from the supporting substrate. 32. The semiconductor device according to claim 31 wherein the semiconductor device is an information terminal. 33. The semiconductor device according to claim 31 wherein the semiconductor device is a CPU. 34. The semiconductor device according to claim 31 wherein the island-like single crystalline semiconductor layer is hydrogenated. 35. The semiconductor device according to claim 31 wherein the source and drain regions are in contact with the silicon oxide layer. 36. The semiconductor device according to claim 31 wherein the silicon oxide layer is 0.05 to 0.5 μm thick. 37. The semiconductor device according to claim 31 wherein the side walls contact the side surfaces of the gate electrode. 38. The semiconductor device according to claim 31 wherein the island-like single crystalline semiconductor layer includes LDD regions below the side walls. 39. The semiconductor device according to claim 31 wherein the silicon oxide film is formed by thermally oxidizing at least the side surface of the island-like single crystalline semiconductor layer. 40. A semiconductor device comprising a transistor, the transistor comprising: an island-like single crystalline semiconductor layer comprising silicon formed on a silicon oxide layer on a supporting substrate, the island-like single crystalline semiconductor layer having at least a channel formation region and source and drain regions; a halogen-containing silicon oxide film formed on at least a side surface of the island-like single crystalline semiconductor layer; a gate electrode comprising polysilicon formed over the channel formation region; side walls formed adjacent to side surfaces of the gate electrode; and an interlayer insulating film formed over the transistor, wherein an upper portion of the gate electrode and upper portions of the source and drain regions comprise a metal silicide, and wherein the island-like single crystalline semiconductor layer comprises part of a single crystalline silicon substrate different from the supporting substrate. 41. The semiconductor device according to claim 40 wherein the semiconductor device is an information terminal. 42. The semiconductor device according to claim 40 wherein the semiconductor device is a CPU. 43. The semiconductor device according to claim 40 wherein the metal silicide is cobalt silicide. 44. The semiconductor device according to claim 40 wherein the island-like single crystalline semiconductor layer is hydrogenated. 45. The semiconductor device according to claim 40 wherein the silicon oxide layer is 0.05 to 0.5 μm thick. 46. The semiconductor device according to claim 40 wherein the side walls contact the side surfaces of the gate electrode. 47. A semiconductor device comprising a transistor, the transistor comprising: an island-like single crystalline semiconductor layer comprising silicon formed on a silicon oxide layer on a supporting substrate, the island-like single crystalline semiconductor layer having at least a channel formation region and source and drain regions; a gate insulating film formed on the channel formation region of the island-like single crystalline semiconductor layer; a gate electrode comprising polysilicon formed over the channel formation region with the gate insulating film interposed therebetween; side walls formed adjacent to side surfaces of the gate electrode; and an interlayer insulating film formed over the transistor, wherein an upper portion of the gate electrode and upper portions of the source and drain regions comprise a metal silicide, wherein at least a side surface of the island-like single crystalline semiconductor layer is oxidized in an oxidizing atmosphere containing a halogen element, and wherein the island-like single crystalline semiconductor layer comprises part of a single crystalline silicon substrate different from the supporting substrate. 50. The semiconductor device according to claim 49 wherein the semiconductor device is an information terminal. 51. The semiconductor device according to claim 49 wherein the semiconductor device is a CPU. 52. The semiconductor device according to claim 49 wherein the island-like single crystalline semiconductor layer is hydrogenated. 53. The semiconductor device according to claim 49 wherein the silicon oxide layer is 0.05 to 0.5 μm thick. 54.
