ITO및 차세대 전도성 산화물 ZnO 등에 대해 연구하였다. ZnO의 전도성 한계메카니즘을 찾았다. ZnO산화물에 I-V족 코도핑방법을 연구하여, p-형 반도체 제작방법을 제안하였다. 산화물 내 전이금속이온의 Polaron 효과를 분석하여, 잔류전류제어 방법을 제안하였다. -산화물에서 산소의 결핍량에 따른 전기전도도의 변화와 결정구조가 밀접한 관계가 있음을 알았으다. 산소결핍량이 많아짐에 따라, 결정구조 무질서가 발생하는 것을 관측하였다. 약하게 국소화된 상태에 대한 광학적 연구를 통해 캐리어-포논 상호작용과 불순물 효과를 다체효과의 관점에서 이해하였다. ZnO의 경우 유도방출 과정에 강하게 결합된 엑시톤 뿐만 아니라 광학 포논도 중요한 역할을 함을 확인하였다. 공간적으로 비등방적 구속이 있을 경우 편광의존성과 온도의 존성을 통해 비대칭적 국소상태가 존재함을 발견하였다. -비정질계의 특성을 원자-분자계를 이용하여 연구하였다. 무질서계에서의 BEC-BCS 변환을 다루는 방법을 개발하고, 시간에 주기적인 섭동이 가해지는 스핀-보존계를 연구하였다. 비정질계에서 나타나는 양자 국소화현상을 이해하기 위해 결맞음, 양자측정과 관련한 연구를 수행하였다.

Result Various kinds of oxides such as a-In-Ga-Zn-O and ITO were fabricated by PLD, RF sputtering, sol-gel method. The properties of thin-film were analyzed by X-ray refraction, electrical and dielectric measurements, and the surface measurement. The TFT devices were fabricated by lithography method, and the electrical properties and the interface properties related to the O migration was examined. We found that the a-In-Ga-Zn-O can be a good RRAM as a new function of the amorphous oxide. The filament mechanism of RRAM was identified in transition-metal oxide. Microscopic structures of amorphous oxides were succefully analyzed by loca coordination number, and the band tail state could be nicely described by the IPR analysis of wavefuctions. As In-free amorphous semiconductor oxide, the Si-doping method was found to be a good candication for the control of electron concentraion. As conducting oxide, ZnO:H was investigated, we found a lattice instability, preventing the high electron concentration. We found that the codoping of column I and column VII elements can give a nice p-type conductivity of ZnO. We identified a polaron behavior around transition metal ion in oxides. We measured that as the O-deficiency becomes more serious, the electric resistivity is significantly reduced, which is correlated to the deformation of the substructure around cations, and finally the oxides reached the disorder state. Through the optical study for the weakly localized state, we find there is strong many body effect the carrier-phonon interaction and the effect of impurity. We idenfified that in ZnO the strongly bound exciton and optical phonon play an important role in the stimulated photon emission and identified the asymmetric localization state of electron in the asymmetric spacial confinment. We investigated theoretically to understand the amorphous property of some atom-melecule system and developed the mothology to treat the BEC-BCS transformation in disordered system, and investigated the spin-conservation system under periodic purturbation. To understand the quantum localization in amorphous, correlation and quantum measurement was investigated.
