In this study, titanium nitride Films have been successfully grown by Atomic Layer Deposition (ALD) using tetrakis (dimethylamino) titanium. Ti-N films were prepared using a cold wall, a low pressure ALD system at 1 torr total pressure and at temperatures of 40∼275℃ and cyclic plasma was treated at 175℃, 275℃. Ti-N film properties such as step coverage, resistivity, composition, and crystallinity were evaluated using scanning electron microscopy (SEM), 4-point probe, Auger electron spectroscopy (AES), and glancing X-ray diffraction (XRD), respectively. Ti-N ALD on SiO_(2) at the deposition temperature of 175℃ has been investigated by alternate supply of TDMAT and NH_(3). Ti-N film deposition thickness per cycle was saturated at around 3.8Å/cycle with sufficient pulse times of reactant gases at 175℃. Ti-N Film deposition thickness was controlled by number of cycles. Step coverage was excellent, particles may be caused by the gas phase reactions between TDMAT and NH_(3) were almost absent because TDMAT was separated from NH_(3) by the Ar pulse. The resistivity of the Film was 19300, 8680μΩcm at 175℃, 275℃ respectively, In spite of relatively low deposition temperature, carbon impurity in ALD Ti-N Films was incorporated below 25at.% compared with above 25at.% in MOCVD Ti-N Films. Cyclic plasma treatment enhanced the stability of the ALD Ti-N films in air. N_(2) gas plasma and longer plasma time are effective parameter for lowing the resistivity of the ALD Ti-N Films and improving their stability in air. Crystal structure of the ALD Ti-N Films was amorphous.
