This experiment has been initiated from the standpoint of pollution prevention to minimize the use of water and reduce the amount of waste pollutants generated from the semiconductors processes, which are increasing with the development of new processes or products. The surface treatment process of the wafer is one of typical pollution-generating processes in the semiconductor manufacturing industry. As a solution to the conventional processes still employing a large volume of acid and alkali solutions, a study on a novel wafer cleaning process using supercritical fluid has been conducted. Before getting into the supercritical fluid cleaning experiments, some preliminary experiments have been carried out to confirm whether various organic cosolvents and supercritical carbon dioxide are expanded homogeneously or not. Methanol, acetone, isopropyl alcohol, and pyridine were found to be similar in their expansion behavior with carbon dioxide, and the degree of the expansion appeared to increase very slowly at low pressures. However, when the pressure reached a certain point, the expansion was occurred at fast rates and the mixture resulted in one phase. Therefore, the possibility of using organic cosolvents could be confirmed. In the PR stripping and wafer cleaning using supercritical fluid, the use of pure carbon dioxide showed that PR is more or less expanded, but not removed completely, and slanted to a certain direction. These results indicated that pure carbon dioxide can not remove effectively the PR from the wafer surface. To improve the efficiency of PR stripping, organic cosolvents such as isopropyl alcohol, propylene carbonate, and pyridine were added in 10% to carbon dioxide at 150℃ and 400bar (ρ=0.61g/㎤ : density of carbon dioxide). The PR stripping with these mixtures for 60 min showed better results than that of pure carbon dioxide, thereby confirming the possibilities to improve the stripping efficiency and removal of PR depending upon the kind of cosolvents used. For propylene carbonate and pyridine in the temperature range of 45~200℃, the cleaning efficiency of the aluminium wafer was observed to increase with the temperature at a constant pressure. In particular, at a temperature of 200℃ and a pressure of 400bar (ρ= 0.5g/㎤ : CO_(2) density) most of PR was found to be removed from the wafer, yielding the highest cleaning efficiency. In an assessment test of cleaning efficiency for implanted PR coated wafers, carbon dioxide alone showed a very low efficiency as in the aluminium wafer. The use of cosolvents at low temperatures and pressures such as 100℃ and 200bar resulted in about 30% efficiency. However, the addition of 5 vol% of cosolvents such as propylene carbonate, pyridine, dichloromethane, DGME, and 3-pentanne was found to yield about 40~60% PR stripping efficiency. When 10 vol% of cosolvents were added at the same condition, the efficiency were observed to increase up to 10~20%.
