소자의 고집적화와 고성능화에 대한 요구에 따른 소자의 미세화가 이루어짐에 따라 배선에서 발생하는 RC propagation delay, power dissipation 및 cross talk 등이 급격하게 증가하고, 배선의 단면적 감소로 전류밀도가 상승하게 되어 electromigration(EM)에 의한 금속 배선의 심각한 reliability 문제를 유발하게 되었다. 이러한 문제를 해결하기 위하여 기존에 배선물질로 사용되던 Al 보다 비저항이 낮으면서 동시에 EM 저항성이 우수한 Cu 를 배선금속 재료로 사용하기 위한 연구가 이루어지고 있다. 그러나 Cu 는 휘발성이 강한 화합물의 형성이 어려워 미세 pattern을 형성하기 위한 dry etch가 난이한 문제를 가지고 있어서, 절연층에 미리 회로의 도선부에 해당하는 via-hole이나 trench 등의 미세 pattern을 형성하고 배선 금속을 증착하여 채워 넣는 damascene proces를 이용한다. 현재, Cu filling을 위한 공정으로 electroplating (EP)방법을 가장 많이 사용하고 있는데, 이러한 EP를 이용한 Cu fill 공정을 성공적으로 수행하기 위해서는 확산 방지막과 함께 얇고 conformal 한 Cu seed-layer 가 반드시 필요하다. 지금까지, 일반적으로 physical vapor deposition (PVD) 방법으로 Cu seed-layer를 증착하였으나, 소자가 고집적화 되어 감에 따라 박막의 균일성 문제와 high aspect ratio에서의 step coverage문제로 PVD seed-layer 의 사용은 한계에 직면하고 있다. 이의 대안으로 metal organic chemical vapor deposition (MOCVD) 또는 atomic layer deposition (ALD)를 이용한 Cu seed-layer 형성, 또는 Cu seed-layer 없이 Cu filling이 가능한 seedless EP 등의 연구가 이루어 지고 있다. 그러나, MOCVD, ALD, EP 를 이용하여 증착한 Cu 박막은 일반적으로 확산 방지막으로 쓰이는 TiN, TaN, WN등의 물질과의 접착 (adhesion) 특성이 나빠 후속공정인 Cu CMP 에서 증착된 Cu 박막이 벗겨지거나(peeling), EM or SM 저항성 저하 등의 배선에서의 reliability 문제를 야기하여, Cu 와 adhesion 특성이 좋은 새로운 확산방지막 또는 adhesion layer의 필요성이 대두되고 있다.일반적으로 보고된 MOCVD Cu/diffusion barrier 사이의 접착력 문제 발생의 원인은 Cu MOCVD시 형성되는 residue에 의해 Cu/diffusion barrier 사이의 계면에 형성되는 C-F amorphous layer, 또는 Cu 박막 증착 시 Cu 박막에 형성되는 stress 에 의한 2가지로 분류된다. 따라서, C 또는 F과 반응성이 낮아 불순물 층이 형성 되지 않을 것이라 예상 되고, Cu와 lattice mismatch가 작은 Ru을 새로운 adhesion layer 물질로 선택하였다. 또한, Ru은 비저항이 낮고 (7.1 μΩ·cm), 융점이 높고 (2334 ℃), 밀도도 높으며 (12.37 g/㎤), Cu와 거의 용해도가 없어 (immiscible) Cu 배선에의 적용에 문제가 없을 것이라 예상되었다. 따라서, 본 연구에서는 이러한 Cu 배선에서 adhesion 문제를 해결하고자 ALD 또는 plasma-enhanced atomic layer deposition (PEALD) 방법을 이용하여 제조한 Ru 박막을 MOCVD Cu/Cu diffusion barrier사이의 접착력 개선을 위한 adhesion layer로 적용하려는 시도를 하였다. Ru(EtCp)_(2) 와 산소 기체를 이용하여 270℃ 의 공정온도에서 Ru 박막을 형성하였다. Ru(EtCp)_(2)와 산소 기체를 이용한 ALD에서 흡착된 Ru(EtCp)_(2)의 양과 산소 pulse시에 주입되는 산소 분압의 상대적 비에 의해 증착되는 박막의 종류를 Ru 또는 RuO_(2)로 조절 가능 하였다. Ru 박막의 증착은 0.15 nm/cycle로 saturation 되었으며, 증착된 Ru 박막의 비저항은 15μΩ·cm이었다. 또한, Ru 박막은 내부에 2 at.% 이하의 낮은 C, O 불순물을 포함하였고, 뛰어난 step coverage 특성을 보였다.이러한 ALD를 이용하여 증착한 Ru adhesion layer를 이용한 adhesion test 결과, 4 nm 정도의 얇은 Ru adhesion layer의 도입으로도 큰 adhesion 향상 효과를 보임을 확인 하였다. 이러한 adhesion 향상의 원인은 계면에서의 Ru-Cu결합 형성, 계면의 C, F contamination 억제, Ru과 Cu 간의 작은 lattice mismatch 때문인 것으로 분석되었다. 또한, Ru 박막은 Cu layer 와 뛰어난 열적 안정성을 가져 Cu 배선에서 adhesion layer로 적용에 문제가 없음을 확인 하였다. 그러나 Ru ALD는 Ru 박막의 증착을 위한 reactant로 산소를 사용하므로 하부 금속 기판 (TiN, TaN, WN, Cu)의 산화가 우려되어 산소 이외의 reactant 로 NH_(3) plasma를 이용한 Ru PEALD를 제안하였다. Ru PEALD에서의 Ru증착은 ALD 보다 낮은 0.038 nm/cycle 로 saturation 되었는데, 이러한 PEALD 에서의 cycle 당 증착 두께의 감소는 plasma 사용에 의한 박막의 densification과 secondary adsorption effect 에 의한 증착 기여가 PEALD 에서는 나타나지 않기 때문인 것으로 분석 되었다. PEALD에서 증착된 박막의 비저항은 12 μΩ·cm이었으며, 표면이 ALD로 증착한 박막에 비해 훨씬 smooth 하였다. 또한, PEALD 의 경우 energetic 한 reactant인 NH_(3) plasma를 사용하므로 ALD 에 비해 transient region이 훨씬 작게 나타나, 더 얇고 균일하며 smooth 한 Ru 박막을 얻을 수 있었으며, 얇은 두께의 박막의 정밀한 조절이 가능하였다. 이러한 PEALD Ru adhesion layer를 이용한 adhesion test 결과, 2 nm 정도의 극히 얇은 adhesion layer의 도입으로도 MOCVD Cu /Cu diffusion barrier와의 큰 adhesion 향상 효과를 보임을 확인 하였다. 그러므로, 이러한 PEALD 방법으로 증착 된 Ru 박막이 Cu 배선에서의 adhesion 문제를 해결하기 위한 효과적인 adhesion layer로 적용될 수 있을 것으로 기대된다.

With increasing performance and packing density required in microelectronic devices, most high-performance logic manufacturers are by now developing, piloting or producing Cu-based circuits to enhance operating speed and reliability. In the damascene process being the standard method for forming Cu interconnects, electro-chemical-plating (ECP) has been widely considered the routine Cu fill process, which can fill trenches and via holes in a bottom-up fashion without any seams or voids. Prior to ECP, the wafers require a thin layer of Cu, which is called a seed-layer. Currently, modified versions of sputtering are employed for fabrication of the seed-layer. As the device dimensions shrink, one of the challenges faced is finding a way to lay down a uniform seed-layer in high aspect-ratio trenches and vias of damascene structures. To overcome this technological barrier, seedless Cu formation with ECP or metal-organic chemical vapor deposition(MOCVD), in which Cu is deposited directly on Cu diffusion barrier metals, and Cu seed-layer formation using MOCVD or atomic layer deposition(ALD) have been studied. Since, however, the Cu films prepared by ECP, MOCVD, and ALD techniques have poor interfacial adhesion to common barrier metals, such as TiN, TaN, and WN, they peel easily during the subsequent chemical mechanical polishing (CMP) process. Therefore, an adequate adhesion layer may be required in utilizing the seedless copper bottom-up filling techniques or preparing the copper seed-layers with MOCVD or ALD. Generally, the residues of fluorine (F) and carbon (C) impurities located at the interface and residual stress in the Cu layer have been regarded as the major cases of poor adhesion of Cu films to the Cu diffusion barrier metals. To address this issue, we have proposed the ruthenium (Ru) thin film as a novel adhesion layer in Cu interconnects due to thermodynamically low reactivity of Ru with F and C and small lattice mismatch of Ru with Cu. ALD technique used to prepare the Ru adhesion layer was considered as an attractive candidate owing to its inherent abilitics, such as a digital controllability of atomic-level thickness, a perfectly conformal film deposition on submicron features of holes and trenches, and no particle generation that can be caused by the gas phase reaction between reactant gases. Ru thin films were produced by ALD using an alternating supply of bis(ethylcyclopentadienyl)ruthenium [Ru(EtCp)_(2)] and O_(2) gas at a deposition temperature of 270℃. The relative ratio of the Ru(EtCp)_(2) adsorbed on the film surface to the O_(2) partial pressure in the following O_(2) gas pulse determines whether Ru or RuO_(2) film was obtained in the ALD system using Ru(EtCp)_(2) and O_(2) gas. At the range with higher relative ratio the film was composed of metallic Ru, but the film deposited at the lower range was revealed to RuO_(2). In case of the Ru thin film, the film thickness per cycle was saturated at 0.15 nm/cycle, and its resistivity was about 15μΩ·cm. The impurities of C and O were incorporated into the film with less than 2 at. %. It was also demonstrated that the Ru thin films prepared by the ALD can be used as the excellent adhesion layer to improve the interfacial adhesion of MOCVD Cu to TiN. In addition, a nano-scale stacked structure of RuO_(2)/Ru thin films was fabricated using the unique characteristics of the ALD system with Ru(EtCp)_(2) and O_(2) gas, the controllability of the deposited film whether Ru or RuO_(2). The stacked RuO_(2)/Ru structure was robust even under severe annealing conditions, and it effectively blocked the diffusion of O and Si, indicating that the stacked RuO_(2)/Ru structure is feasible for use as a bottom electrode. However, the O_(2) gas used as a reactant in Ru ALD can form an interfacial metal oxide film with under-layered diffusion barrier metals, such as Ta and TaN. This causes interconnection failure or increases via-hole contact resistance. To address this issue, we propose using plasma-enhanced atomic layer deposition (PEALD) of Ru thin films with NH_(3) plasma as a reducing agent, instead of O_(2) gas. Ru thin films were produced by PEALD using an alternating supply of Ru(EtCp)_(2) and NH_(3) plasma at a deposition temperature of 270℃. The PEALD technique enables ruthenium film deposition, while avoiding the formation of an interfacial metal oxide. The film thickness per cycle was self-limited at 0.038 nm/cycle, which was thinner than the thickness obtained from the conventional ALD using O_(2) instead of NH_(3) plasma. The Ru thin films prepared with PEALD were smoother and denser in comparison with conventional ALD film, and had a preferential orientation toward (002) which was progressively promoted with NH_(3) plasma power. The PEALD of Ru shows a merit in controlling ultrathin film thickness with less than 2 nm more precisely and easily than the conventional ALD, due to the reduced transient period at the initial film growth stage. Also, the ultrathin (~2 nm) Ru adhesion layer prepared by PEALD improved the interfacial adhesion of metal-organic chemical vapor deposited Cu to diffusion barrier metals by forming Cu-Ru chemical bonds at the interface without degrading the film resistivity of Cu. Moreover, secondary ion mass spectroscopy (SIMS) analysis showed that the Ru adhesion layer suppressed the interfacial contaminations, such as C and F, which were originated from the metal-organic precursors of Cu.
