TiN 박막은 생성시에 Ar의 purge 방법에 따라 확산 방지막으로의 특성이 좋아지는 것을 관찰 할 수 있었다,

With the development of integrated circuit technology, the requirement to increase the device density needs an improvement of metallization properties. Copper (Cu) is known to be better metallization material compared to the conventional aluminum (Al), because of its superior electrical properties including a lower bulk electrical resistivity and higher electromigration. However, the copper has high diffusivity into dielectric materials and silicon substrate. Therefore, the application of the copper interconnection requires a diffusion barrier to prevent interdiffusion between Cu and SiO_(2)/Si. A titanium nitride (TiN) film has been widely studied because it is a strong candidate for a diffusion barrier material to Cu in the integrated circuits due to its high applying capability to the conventional fabrication process. To meet the situation of fast development of process technology, we deposit Cu thin layers on top of the TiN films prepared by newly developed flow modulation chemical vapor deposition (FMCVD) technology. The FMCVD technology has provided a low temperature process with sufficient quality such as good step coverage, low resistivity and low residual Cl concentration ( 2 at.%). Electrical properties of the Cu films has been studied to get the optimal deposition technology for the lowest resistivity of Cu. Also, the diffusion barrier property of the TiN layer to Cu has been studied depending on the preparation conditions.
