이방성 전도 필름/접착제(ACF-Anisotropic Conductive Film/paste)는 금속 코팅된 플라스틱 또는 금속입자 등의 전도성입자를 우수한 접착력과 물성을 갖는 폴리머 기치위에 분산시킨 재료로 반도체의 회로연결시 솔더링 및 플럭스 관련 공정을 제거할 수 있으며 저온접합 및 속경화가 가능한 획기적인 소재라고 할 수 있다. 이방성 전도 필름재료는 LCD(Liquid Crystal Display) 실장분야에서의 LCD 판넬과 TCP(Tape Carrier Package) 또는 PCB(Printed Circuit Board)와 TCP 등의 전기적 접속에 널리 이용되고 있다. 최근 LCD 기술의 발전에 따라 ACF 는 접속신뢰성의 향상과 접속피치의 극미세화도 급속하게 진행되고 있다. 그 결과 bare chip 을 접속 LCD 판넬에 실장하는 COG(Chip On Glass) 실장 등의 접속재료로서도 최근 많이 연구 및 응용되고 있으며 또한 극미세피치접속성, 저온접속성등의 특징을 갖고 있어 COB(Chip On Board) 및 COF(Chip On Flex)등의 반도체 실장뿐만 아니라 스마트카드, 플렉시블 디스플레이 재료로서도 각광 받고 있다. 따라서 이방성 전도 필름/접착제를 이용한 플립칩 패키지의 열적, 기계적, 전기적 거동을 정확히 규명하고 예측하는 것은 제품의 제조공정과 신뢰성 확립에 큰 영향을 끼치며 따라서 저가의 고신뢰성 제품제조를 가능하게 하는 매우 실질적인 문제이다. 본 논문에서는 전자패키징 접속재료용 이방성 전도접착제/필름의 열적, 기계적, 전기적 거동과 신뢰성에 대한 연구를 수행하였다. 특히 미세도전입자의 변형과 폴리머 기지의 수축응력에 의한 전기적 전도성 형성 메카니즘과 신뢰성에 대한 고찰 그리고 플립칩 패키지의 열변형메카니즘 및 신뢰성에 대한 영향 등을 중점적으로 수행하였으며 접속 품질 및 신뢰성을 향상시키고자 하였다. 1장에서는 연구에 대한 개요와 동향을 다루었고 2 장에서는 이방성 전도 필름내의 도전입자의 변형해석에 의한 전도기구 및 접속신뢰성이 서술되었다. 미세변형시험기(나노인덴터)를 이용하여 미세도전입자의 변형특성 및 탄성회복량을 실험적으로 정확히 해석하였다. 또한 하나의 도전입자의 변형특성을 정확히 규명함으로써 다수의 도전입자의 변형에 의한 접합공정최적화 및 전도기구를 정확히 밝혀냈으며 유한요소법을 이용하여 도전입자 변형시의 내부응력의 변화에 의해 금속코팅층의 파괴 및 접촉저항증가를 규명하였다. 3장 및 4장에서는 접합공정중에 ACF 의 열기계적 물성변화 및 수축응력이 전도기구 형성메카니즘에 미치는 영향에 관해 연구하였다. 이방성 전도 필름의 전도기구의 가장 중요한 기계적 메카니즘은 접합공정중의 경화반응 및 냉각공정중에 발생하는 폴리머 기지의 수축응력이다 다양한 열분석 기술을 이용하여 이방성 전도 필름의 경화수축량, 냉각수축량, 경화진행시의 점도 및 모듈러스의 변화등을 실험적으로 분석하였으며 해석학적 방법을 이용하여 수축응력의 정확한 거동을 예측하였고 high resolution phase shifting moiré 방법을 이용하여 실험적으로 증명하였다. 이런 열기계적 수축응력이 모듈화된 플립칩 패키지의 접속저항 거동에 주는 영향에 관해 고찰되었다. 또한 이방성 전도 필름의 열기계적 물성의 변화에 따른 수축응력의 변화를 해석학적, 실험적으로 규명함으로써 접속재료 물성으로부터 접합공정후의 전도기구 형성을 위한 수축응력을 예측할 수 있었다. 5장 및 6장에서는 열싸이클 환경하에서 이방성 전도 필름을 이용한 플립칩 패키지의 열변형 거동과 전기적 거동 및 접속신뢰성에 미치는 영향에 관해 살펴보았다. 모아레 방법을 이용하여 가열 및 냉각시에 발생하는 열변형의 거동을 고찰하였고 접속조인트의 고장에 가장 큰 영향을 미치는 인자를 규명하고자 하였다. 접속폴리머 재료의 유리전이온도 이상에서는 폴리머 재료의 고무화(rubbery) 현상으로 패키지의 휨 현상이 더 이상 발생하지 않았고 칩과 기판이 각각 자유팽창 거동을 보여주었다. 즉, 유리전이온도 이상의 열환경에서 칩과 기판을 접속폴리머 재료가 constraint 시켜주지 못함에 따라 접속조인트에 심각한 전단변형이 발생하였다. 냉각시에 유리전이온도부근에서 패키지의 휨 현상이 증가하기 시작했으나 4장에서 보인 수축응력의 증가로 접속저항의 저하는 발생하지 않았다. 또한 접합공정후에 열싸이클 변형시의 휨 거동에서 휨 이력현상 (warpage hysteresis)이 발생하였으며 이것은 경화공정중 접속폴리머 재료내의 excess free volume 때문에 발생하였다. 7장에서는 이방성 전도 필름을 이용한 유기기판 플립칩 접속의 열싸이클 신뢰성을 증가시키기 위해 일정한 양의 도전입자와 도전입자보다 크기가 작은 비도전성 입자를 함께 넣어 개선된 이방성 전도 필름이 제조되었다. 비도전성 입자의 양에 따른 열기계적 물성, 계키지 열변형, 이를 이용한 플립칩 접속의 열싸이클 신뢰성이 고찰되었다. 개선된 이방성 전도 필름내의 비도전성 입자의 함량이 증가할수록 유리전이온도, 모듈러스는 증가하였고 열팽창계수는 감소하였으며 칩끝단에서의 휨현상을 증가하였으나 전단변형이 현저히 감소되었다. 또 유기기판용 플립칩 접속의 열싸이클 신뢰성은 현저히 개선되었다. 8장에서는 이방성 전도 필름의 열물성 및 경화 특성이 고찰되었다. 등온경화해석을 통해 이방성 전도 필름의 정확하고 예측가능한 경화속도 모델이 고찰 및 제시되었다. 또한 정확한 열물성 측정과 유한요소법을 이용하여 이방성 전도 필름을 이용한 COG 접합공정시의 열분포를 해석하였으며 그 결과 구동회로칩에서만 가열하여 접속시키는 열압착 공정은 패키지내에 큰 열분포를 일으켰다. 이 유한요소법에 의한 열해석 결과를 경화속도 모델을 이용하여 COG 패키지내의 이방성 전도 필름의 열경화 거동을 예측하였으며 그 결과 불균일한 열분포와 열경화도가 접속신뢰성에 큰 영향을 미쳤다.

In this study, electro-thermo-mechanical responses of anisotropic conductive adhesive materials and assembly reliability were investigated. A number of studies have turned their attention to the development of contact models for understanding the ACA interconnects. Chapter Two introduces an experimental technique developed to allow continuous monitoring of deformation characteristics of a single conductive particle. The load-deformation curve of single conductive particle is accurately measured, which provide (1) the accurate force vs. deformation relation of single conductive particle, (2) elastic recovery characteristics, and (3) basic information for the deformation of multi-particles system on bumps. Based on the deformation behaviors of each conductive particle, mechanical and electrical properties of ACA joint were discussed to improve the bonding quality and reliability. Chapter Three presents the thermal and mechanical contribution of anisotropic conductive films (ACFs) to the electrical conduction establishment of ACF joint. In this part, ACF flip chip process is fully designed based on the material characterization and in-situ process monitoring. Moreover, the effect of degree of cure on the ACF conduction establishment is investigated in a bonding process window. The build-up shrinkage stress for the conduction establishment is experimentally considered with thermo-mechanical measurement of ACF. Chapter Four discusses the importance of the mechanism of shrinkage and contraction stress and the relationship between these mechanisms and the thermo-mechanical properties of ACFs. Both thickness shrinkages and modulus changes of four kinds of ACFs with different thermo-mechanical properties are experimentally investigated with thermo-mechanical and dynamic mechanical analysis. Based on the incremental approach to linear elasticity, contraction stresses of ACFs developed along the thickness direction are estimated. In this contribution, we establish a methodology upon which one could depend to predict the contraction stresses with the known materials properties by constructing the relationship between contraction stresses and thermo-mechanical properties. CTE and stiffness mismatch between a chip and a substrate cause large thermal stresses/strains and warp of the ACF packages during thermal cycling test, leading to the device failure in service. The failure mechanism of ACA joints may differ from the traditional solder joint failure mechanism where plastic strain of solder material is the most critical parameter that governs the joint reliability. The objective of Chapter Five is to study the temperature-dependent deformation mechanism of ACF package assembly subjected to thermal cycling condition and to clarify the dominant deformation mode affecting electrical performance of ACF package. Moiré interferometry technique is applied to measure the thermal-mechanical deformation of electronic packages for the study of package reliability. The deformation mechanisms of ACF flip chip assemblies during temperature cycling are fully understood using in-situ high sensitivity moire interferometry. A four-point probe method is conducted to measure the real-time contact resistance of ACF joint subjected to the cyclic temperature variation. Chapter Six focuses on the stress free state and deformation of an ACF flip chip assembly. The stress free state and deformation of an ACF flip chip assembly may depend upon the curing characteristics of the adhesive, but may also depend upon the temperature cycling history of the assembly after it was cured. Glass transition temperature of adhesives (ACF or underfill) in flip chip package has a significant role in the thermal deformation and stress-free state during thermal cycling testing. Therefore, a better understanding of T_(g) affecting thermal deformation and reliability will provide the optimum material properties and device performance. This chapter will discuss some interesting results that may answer the following some questions. (1) How would be the ACF flip chip package deformed after the bonding process and subsequent temperature cycling, respectively? (2) How would be the stress-free temperature behaved under the different temperature cycling history? (3) What should be the characteristic temperature at stress free state for accurate modeling? (4) What is the effect of T_(g) of ACF layer on the structure deformation and integrity during thermal cycling? When an ACF flip chip package is subjected to thermal cycling or high temperature for solder reflow, the ACF interconnects experience the various forces such as axial force and shear force. Chapter Seven describes and discusses the ACF joint body under the mixed mode loading which includes Mode Ⅰ compressive force to inhibit the contact sliding and Mode Ⅱ shear. Practically, an ACF joint body is under mixed mode loading of those modes. The thermal expansion mismatch between a chip and a substrate causes Mode Ⅱ shear loading at an ACF joint body after flip chip bonding. In addition, a Mode Ⅰ compressive loading is mechanically constructed by the shrinkage and solidification developed during curing and cooling processes of ACF. With the consideration of these conditions, reliability approach for robust ACF flip chip interconnection is discussed. The thermal deformations of flip-chip-on-board package bonded with ACFs of different material properties are analyzed by using in-situ high sensitivity moire interferometry. The ACF joint reliability and the delamination susceptibility in the presence of various ACFs are also investigated. To attain the robust ACF base flip chip technology, ACF material design and thermal reliability issues are proposed and discussed. Chapter Eight discusses the chemo-thereto-mechanical responses of the anisotropic conductive film for chip-on-glass bonding. Chemical and thermal characteristics involved in ACF base chip-on-glass bonding are carefully investigated. The thermophysical properties of an ACF material with temperature are experimentally characterized for the accurate heat transfer analysis. Using finite-element model and analysis, the temperature gradient across the package and in an ACF layer is studied. A predictive cure kinetics model for the evolution of degree-of-cure with time and temperature is established using an autocatalytic reaction model obtained by isothermal DSC studies. The basic rate equation associated with the curing kinetics of an ACF is quantitatively derived from the details of the cure kinetics parameters based on isothermal DSC experiments. The large temperature gradient induced inside the COG structure can affect the overall package warpage. The warpage of COG package is experimentally investigated. A generic study on the reliability performance of the chip-on-glass package using ACF in the humid environment (85℃/85%RH) is carried out.

The large temperature gradient induced inside the COG structure can affect the overall package warpage. The warpage of COG package is experimentally investigated. A generic study on the reliability performance of the chip-on-glass package using ACF in the humid environment (85℃/85%RH) is carried out.
