XRD 분석 결과, saccharin을 첨가하지 않은 도금 용액에서 전기도금 된 pure Ni 박막에서는 fcc[(111), (200), (220), (311)] 상들이 관찰되었다. Co^(2+) 이온 농도가 0.03M에서 0.1M까지 첨가된 도금 용액으로부터 전기도금된 CoNi 합금 박막에서 pure Ni과 흡사한 fcc[(111), (200), (220), (311)] 상들이 관찰되었으며, Co^(2+) 이온 농도를 0.206M로 증가시켰을 경우, CoNi 합금 박막은 오직 hcp[(110)] 상만 관찰되었다. Saccharin을 0.01M 첨가한 도금용액으로부터 전기도금된 CoNi 박막 합금은 saccharin에 영향을 받지 않고 Co^(2+)가 증가할수록 Co의 함량은 증가하고 Ni 함량은 감소하였다. 도금용액 내의 Co^(2+)가 증가할수록 stress는 증가하였으며, 0∼0.05M Co^(2+)에서는 compressive stress mode를, 0.05∼0.206M Co^(2+)에서는 tensile stress mode를 나타내었다. Saccharin을 0.01M 첨가한 도금용액으로부터 전기도금 된 pure Ni 박막은 fcc[(111), (200), (311)] 상으로 구성되어 있다. 또한 Co^(2+) 이온 농도를 0.206M로 증가시켰을 경우 CoNi 합금 박막은 hcp[(100), (101)] 상들과 fcc(111) 상들이 혼합되어 있다. Scherrer formular를 이용하여 평균 결정립 크기를 계산한 결과, saccharin을 0.01M 첨가한 도금 용액에서 전기도금 된 CoNi 합금 박막의 평균 결정립 크기는 약 49nm였고 saccharin을 첨가하지 않은 도금용액에서의 CoNi 합금 박막의 평균 결정립 크기는 26nm였다. 2) 도금용액의 pH를 변화시켜 박막을 제조한 결과, saccharin을 첨가한 것과 첨가하지 않은 용액에서 제조된 박막은 비슷한 경향이 나타났다. pH에 상관없이 박막의 Ni과 Co 함량의 뚜렷한 변화는 없었고, 응력의 경우 pH2∼4 까지는 감소하다가 4∼6 까지는 다시 증가하는 경향을 나타냈다. XRD 분석 결과 saccharin을 첨가하지 않은 도금용액에서의 pH를 2.0에서 6.0으로 증가시킴에 따라 fcc(111), fcc(200), fcc(220)[혹은 hcp(110)], fcc(311)[혹은 hcp(112)], fcc(222) 상을 나타냈다. Saccharin을 0.01M 첨가한 도금용액에서의 경우 첨가하지 않은 조건에서의 결과와 매우 유사한 형태의 peak pattern이 나타났으며 fcc(111), fcc(200), hcp(112)[혹은 fcc(311)] 상들에서 XRD peak의 뚜렷한 line broadening 현상이 관찰되었다. Saccharin을 첨가하지 않은 도금 용액에서 전기도금 된 CoNi 합금 박막의 평균 결정립 크기는 40nm이고, saccharin을 0.01M 첨가한 것에서의 크기는 20nm를 나타내었다. 3) Saccharin을 첨가하지 않은 도금용액에서 전류밀도를 변수를 두어 제조한 박막의 경우, 전류밀도가 올라갈수록 Co 함량은 현저하게 감소하고 Ni 함량은 현저하게 증가하였다. 도금 시 생기는 stress의 경우 전류밀도가 1mA/㎠∼10mA/㎠까지는 일정하다가 10mA/㎠∼20mA/㎠까지는 매우 증가하였다. 도금용액 내에 saccharin을 0.01M 첨가했을 경우 CoNi 박막 합금의 Co과 Ni 함량은 saccharin에 큰 영향을 받지 않았으며, 전류밀도가 올라갈수록 Co 함량은 현저하게 감소하고 Ni 함량은 현저하게 증가하였다. Stress는 1mA/㎠∼10mA/㎠까지는 감소하다가 10mA/㎠∼20mA/㎠까지는 증가하였다. Saccharin 0.01M을 도금용액에 첨가하였을 경우, 전류밀 XRD 분석 결과 saccharin을 첨가하지 않은 경우, C.D.가 1mA/㎠에서는 fcc(220)[혹은 hcp(110)], fcc(111), hcp(110), hcp(112) 상들이 발견되었다. 5mA/㎠, 10mA/㎠에서는 fcc(111)과 fcc(200), hcp(110)[혹은 fcc(220)], hcp(112)[혹은 fcc(311)]로 구성되어 있고 20mA/㎠에서는 fcc(220)[혹은 hcp(110)] 상이 관찰되었다. 0.01M saccharin을 첨가한 도금용액으로부터 전기도금된 CoNi 합금박막은 fcc(111), fcc(200), hcp(112)[혹은 fcc(311)] 상들로 관찰되었다. Scherrer formular를 이용하여 평균 결정립 크기를 계산한 결과, C.D.의 증가와는 큰 관계가 없었으며 Saccharin을 첨가하지 않은 도금 용액에서 전기도금 된 CoNi 합금 박막의 평균 결정립 크기는 table 4.3에 나타난 것처럼 39nm였고, 0.01M Saccharin을 첨가한 것에서는 22nm였다. TEM & EDS 분석 결과, 순수 Ni 박막에서는 saccharin을 첨가하지 않았을 경우 nanocrystalline Ni층이 성장하였으며, 0.01M의 saccharin을 첨가했을 경우 amorphous Ni 층이 형성된 후 nanocrystalline Ni 층이 성장하였다. CoNi 박막의 TEM 분석 결과, saccharin을 첨가하지 않았을 경우 50 at.% Co와 50 at.% Ni을 가진 뚜렷한 interface phase 층이 형성된 후 30 at.% Co와 70 at.%의 nanocrystalline Ni 층이 관찰되었다. Saccharin을 0.01M 첨가한 CoNi 박막에서는 좁고 불연속적인 50 at.% Co와 50 at.% Ni의 interface phase 층이 형성된 후 30 at.% Co와 70 at.%의 nanocrystalline Ni 층이 관찰되었다. Saccharin을 0.01 M 첨가한 용액에서 제조된 CoNi 모든 박막에서 상대적으로 우수한 표면 특성을 나타냈으며 응력과 평균 결정립 크기가 크게 감소하였다. 가장 최적의 도금 조건으로는, 도금용액 중 0.2M의 Ni^(2+), 0.05 M의 Co^(2+), 0.01M Saccharin 첨가, 10mA/㎠의 전류밀도, pH4.0이었다.

Nanocrystalline CoNi thin film alloys were electrodeposited from chloride baths to investigate the influence of Co ion concentration, solution pH, current density, residual stress, current efficiency, microstructure, surface morphology and Saccharin effect. 1) In case of adding saccharin 0.01M, with increasing metal Co ion in the plating bath Co content increased and Ni content decreased in CoNi thin film, and residual stress increased. XRD analysis indicated that the pure Ni thin film from chloride baths without saccharin consisted of fcc[(111), (200), (220), (311)] phases. Increasing Co^(2+) concentrations from 0.3M to 0.1M resulted in fcc[(111), (200), (220), (311)] phases. Increasing Co^(2+) concentrations up to 0.206M resulted in the formation of only hcp(110) phase in the CoNi thin films. In the presence of 0.01M saccharin in the plating baths, Co content increased and Ni content decreased in CoNi thin films, and residual stress increased. From 0M to 0.05M Co ion in the plating baths residual stresses were compressive stress mode, but from 0.05M to 0.206M Co ion in the plating bahts residual stress were tensile stress mode. The average grain sizes from the baths without saccharin measured 38.97nm, and with 0.01M saccharin it indicated 19.6nm. In all conditions, CoNi thin film with 0.01M Saccharin has good surface morphology, and Saccharin makes it down residual stress and the average grain size. The optimum electrodeposition conditions for CoNi thin film are Co ion concentration of 0.05M, Ni ion concentration of 0.2M, with 0.01M Saccharin, current density of 10mA/㎠, and solution pH4.0.
