The specific contact resistances were 1.0×10-3 and 1.4×10-4 Ω㎝2, for the as-deposited and 200 ℃ samples, respectively. The low specific contact resistance of the Al/Au contact to n-ZnO after annealing might be attributed to an increase of the near surface carrier concentration through the formation of oxygen vacancies.
