In recent years, anisotropic conductive films (ACFs) have been world widely used for microelectronic packaging applications, due to their potential advantages such as low process temperature, simple process, ultra fine-pitch capability, compatibility with nonsolderable materials and etc. This paper presents novel thermosonic COG(Chip-on-Glass) and COB(Chip-on-Board) bonding processes with anisotropic conductive film(ACF). The effects of process-related parameters such as bonding temperature and bonding time on the bondability of ACF joint were investigated. For reliability test, high temperature and humidity storage test(60℃, 90%RH, 96Hrs) and thermal shock storage test(-30℃, 30min ↔ 80℃, 30min, 20Cycles) were conducted. Firstly, in case of thermosonic COG bonding process, recommended thermocompression bonding conditions were 210℃ for bonding temperature and 7s for bonding time. The developed thermosonic COG bonding conditions were 170℃and 190℃for bonding temperature and 2s and 3s for bonding time at each temperature. As a result, COG bonding at bonding temperature of 190℃ and bonding time of 3s showed a good bonding reliability. Secondly, in case of thermosonic COB bonding process, recommended thermocompression bonding conditions were 180℃ for bonding temperature and 10s for bonding time. The developed thermosonic COB bonding conditions were 160℃and 180℃for bonding temperature and 0.5s and 1s for bonding time at each temperature. As a result, the developed thermosonic COB bonding process showed good electrical and mechanical characteristics compared with conventional thermocompression bonding process. It is expected that the theromosonic ACF bonding process with ACF can be effectively applied to reduce the bonding temperature and time.
