이번 연구에서는 플라즈마 원자층 증착법 (PEALD, plasma-enhanced atomic layer deposition)을 이용하여 Ru막내에 실리콘질화물을 합성시킨 Ru-Si-N 비정질막을 이용하여 구리의 직접 전해 도금이 가능한 확산방지막을 개발하였다. PEALD Ru-Si-N막은 두가지 종류의 기판 SiO2와 TiN 막위에 기판온도 ~250도, 작업 압력 3 torr 에서 showerhead-type의 ALD 반응기를 이용하여 진행하였다. Ru-Si-N 막은 Ru막을 만들기 위해 C16H22Ru [(η6-1-isopropyl-4-methylbenzene) (η4-cyclohexa-1, 3-diene) Ruthenium (0)] 0가 의 금속 원자가를 가지는 새로운 유기 금속 전구체와 NH3 를 반응기체로 한 공정과 SiN 막을 만들기 위해 tris(isopropylamino)silane (TIPAS) 라는 Si 전구체와 NH3 를 반응기체로 한 공정의 비율을 조합하여 다양한 조성을 갖는 Ru-Si-N 막들을 증착하였다. 증착된 루테늄박막은 다음과 같은 장비들을 사용하여 분석 하였다. 먼저, 막의 정확한 정량분석과 성분 및 불순물의 함량을 분석 위하여 RBS (Rutherford Backscattering Spectrometry)와 SIMS (Secondary Ion Mass Spectrometry) 분석을 실시 하였다. 또한, 증착된 막의 두께와 미세구조를 분석 하기 위해 TEM (transmission electron microscopy, Technai F20, 200kV) 분석을 수행하였고, 막의 결정화도를 조사하기 위해 XRD (X-ray diffraction, Cu Kα radiation = 1.5406 Å), 막내의 성분들의 화학결합을 확인하기 위해 XPS (X-ray photoelectron spectroscopy) 그리고 박막의 면저항을 측정 하기 위해 4-point probe 를 이용 하였다.
플라즈마 원자층 증착법으로 증착된 Ru과 SiNx 막의 ALD 거동에 관한 연구를 진행하였다. Ru의 경우 선구체의 노출이 7초, SiNx 의 경우 0.5초 이후가 되면 기판에 포화되었음을 TEM 분석결과를 통해 알 수 있었다. XRD결과에서, PEALD Ru 은 hexagonal-close-packed (HCP) 결정구조를 가지고 있지만 Ru 막내에 SiNx가 합성되면 Ru의 결정화도가 떨어지는 것을 확인 하였다. 또한, TEM 분석결과를 통해 Ru 막내에 SiNx 가 합성되면 Ru 주상정 구조가 파괴도어 비정질에 가까운 나노 결정구조를 가지는 것을 확인하였다. 다양한 조성을 갖는 Ru-Si-N 막들의 구리에 대한 확산방지막의 성능을 살펴본 결과 주상정 구조를 가지는 Ru을 확산 방지막으로 썼을 경우에는 구리와 실리콘의 화합물을 550도 열처리 후에 관찰할 수 있었고, 미세구조를 변화시킨 Ru-Si-N 막의 경우에는 구리와 실리콘의 화합물을 650도 열처리 후에도 관찰 할 수 없었다. 또한 Ru대 SiN 공정비율 10:5의 경우 약 200μΩcm로 기존의 구리에 대한 확산 방지막으로 쓰였던 재료들과 비교해 볼 때 여전히 좋은 전도성을 가진다. 실제로 Ru-Si-N 8nm와 15nm 위에 직접 전해 도금법으로 증착된 구리의 두께는 각각 100nm와 120nm로 성공적인 증착이 이루어 졌음을 확인하였다. 따라서 다양한 분석 결과를 토대로, 본 연구에서 얻은 PEALD Ru-Si-N 막이 구리의 직접 전해 도금이 가능한 확산방지막으로 가능한 것으로 판단되며, 비저항이나 접착력 측면에서 구리 금속화 공정에 매우 적합함을 알 수 있었다.

Recently Ru has been suggested as a diffusion barrier that is compatible with the direct plating of Cu. However, previous studies have shown that the Ru by itself is not a suitable diffusion barrier for Cu metallization, which is mainly due to a poor microstructure of Ru with polycrystalline columnar grains providing a fast diffusion pathway for Cu. Thus, the diffusion barrier performance of the Ru film should be improved for it to be successfully incorporated as a seed layer/barrier layer for the direct plating of Cu.
In this study, we developed the new amorphous material of plasma-enhanced atomic layer deposition (PEALD) Ru-Si-N thin film by incorporating SiNx into Ru, which can be used as a direct-plateable diffusion barrier with an excellent diffusion barrier performance against Cu. PEALD Ru–Si-N was deposited on thermally grown SiO2 and TiN substrates at a deposition temperature of 250°C under a deposition pressure of 3 Torr using a showerhead-type ALD reactor equipped with a load-lock chamber (Lucida-MP100 PEALD system, NCD technology). Ru–Si-N films were deposited by repeating supercycles, which consisted of Ru and SiNx sub-cycles. Each sub-cycle consisted of several unit cycles. The one unit cycle consisted of a precursor injection pulse, a purge pulse, a reactant injection pulse, and another purge pulse. We used C16H22Ru [(η6-1-isopropyl-4-methylbenzene) (η4-cyclohexa-1, 3-diene) Ruthenium (0)] and NH3 plasma (normally, 100 W of radio frequency power) for Ru PEALD and tris(isopropylamino)silane (TIPAS) and NH3 plasma for SiNx PEALD. The intermixing ratios of Ru and SiNx in the deposited films were controlled by changing the number of unit cycles in a SiNx subcycle, while the number of unit cycles allocated for Ru subcycle was fixed to 10 cycles. The number of total supercycle is 25, which means that the total cycles of PEALD-Ru is 250. The properties of PEALD Ru-Si-N films as a function of the ratio of Ru and SiNx sub-cycle were analyzed with various tools; Sheet resistance by 4-point probe, thickness by cross-sectional view transmission electron microscopy (XTEM) microstructure using plan-view TEM and XTEM, phase using X-ray diffraction (XRD) and selected area electron diffraction, chemical bonding by X-ray photoelectron spectroscopy (XPS), and composition and impurities content by Rutherford backscattering spectrometry (RBS) and secondary ion mass spectrometry (SIMS).
We checked each PEALD process for Ru and SiNx with the precursor pulsing time, respectively. From the data, the Ru growth was saturated with the precursor pulsing longer than 7s and while SiNx growth was saturated with only 0.5 s of precursor pulsing. From the XRD results with the ratio of Ru and SiNx sub-cycle, the XRD results indicate that PEALD-Ru film prepared without SiNx sub-cycle forms a hexagonal-close-packed (HCP) polycrystalline structure. But, with incorporating the SiNx subcycle, the crystallinity of Ru film becomes degraded. And, when the SiNx subcycle increased to 3, the film was almost amorphized. In order to investigate of Ru-Si-N films as a diffusion barrier for the direct plating of Cu, we performed annealing on vacuum and electroplating Cu on various compositions of Ru-Si-N films. These results proved that copper is easily deposited on Ru-Si-N surface and not easily peeled off. Moreover, no interlayer was formed between Ru and Cu layer from the XRD results. When acted as barrier layer, PEALD Ru-Si-N films investigated in this study withstand from Cu diffusion attract up to 650℃ annealing temperature. On the other hand, in the case of the PEALD Ru barrier, CuxSiy compound was observed after annealing at 550 ℃.
From the results, we think that the PEALD Ru-Si-N thin film developed in this study can be a potential candidate of the directplateable diffusion barriers and also beneficial for reducing the resistance increase in the Cu wiring caused by the size effect. This is due to the excellent step coverage of the ALD process and the possibility of direct plating eliminating the seed layer.
