FESEM 과 XRD 측정 결과, 공정 조건에 무관하게 모든 ITZO 박막에서 부드럽고 매끄러운 비정질 상태의 구조적 특성을 나타내었다. 공정압력 3mTorr, RF 파워 50W 에서 증착한 ITZO 박막이 비저항 3.08×10-4Ω·cm, 가시광 영역에서 평균 투과도 81% 와 재료평가지수 10.52×10-3Ω-1 의 가장 우수한 전기적 및 광학적 특성을 나타내었다. 이로부터 상온에서 증착한 비정질의 ITZO 박막이 우수한 광학적 및 전기적 특성을 나타냄을 확인할 수 있었고, OLED 와 같은 차세대 플렉시블 디스플레이의 투명 전도막으로서 매우 유망한 재료가 될 것으로 사료된다.

Recently, ITZO (In-Sn-Zn-O) thin film has attracted considerable attention as a new TCO to resolve the abovementioned problems. In this study, we have investigated the electrical, optical, and structural properties of ITZO thin films were fabricated on Eagle 2000 substrate, as a function of RF power (30∼60W) and working pressure (1∼7mTorr) using a RF magnetron sputtering system ar room temperature. The XRD and FESEM results showed that all ITZO thin films are amorphous structures with very smooth surfaces regardless of The RF power and working pressure. Amorphous ITZO thin films deposited at 50W and 3mTorr showed the best properties, such as a low resistivity, high transmittance, and figure of merit of 3.08×10-4Ω·cm, 81%, and 10.52×10-3Ω-1, respectively. This film proposes a promising future for the application of TCO in flexible display such as OLED and solar cell.
