In this paper, a novel three-dimensional (3D) via-filling process using solderable electrically conductive adhesive (ECA) with low-melting-point-alloy (LMPA) filler was developed to overcome the several limitations of conventional via filling processes for the 3D package, such as long via-filling time, complex process and high product cost. For the 3D via-filling process using solderable ECA, the functionalized polymer matrix with reduction capability was synthesized. Also, the differential scanning calorimetry (DSC) analysis and polymer matrix-LMPA behavior measurement were conducted to determine the temperature profile for the via- filling process. The dimensions of the test FR-4 board were 10.3 × 10.3 × 1.0 mm3 with 100 via holes. The via hole was 500 μm in diameter with a 950μm hole pitch. The via hole was plated with Cu layer. To determine the optimal via-filling process, the single-layer via-filling test using solderable ECA with different process-related parameters such as volume fraction of LMPA and environmental condition was conducted. Based on the determined optimal conditions for the via-filling process, the multi-layer via-filling test was conducted. From the result of the via-filling test, a large amount of polymer matrix with void were observed in the via hole filled with LMPA under atmospheric pressure condition. On the contrary, the amount of entrapped polymer matrix observed in the via hole was decreased and the voids in the entrapped polymer matrix were completely removed under decompression condition, Also, the corresponding electrode between the stacked test boards was electrically connected due to the selective wetting behavior of molten LMPA. In addition, the space between conduction paths was filled with cured polymer matrix. As a result, although the complete removal of the polymer matrix in the via hole had not been obtained, the 3D via-filling process using solderable ECA with LMPA filler can be effectively applied to reduce via-filling time and process complexity.
