Nevertheless, there is inevitable obstacle limiting its utilization at high efficient LEDs such as soaring prices due to indium scarcity, poor transparency in UV and infrared region, and a sensitivity to acidic and base chemical sources. Therefore, an alternative transparent electrode is required with both optical and electrical performances similar to or better than those of ITO but without having its drawbacks for efficiency and improved performance. Graphene, an ultra-thin two-dimensional sheet of covalently bonded hexagonal carbon atoms, has been attracting much attention due to its outstanding physical properties such as extremely highintrinsic mobility, thermal conductivity, and high optical transmittance. Recently, various efforts have been dedicatedto use graphene electrode as a TCSE material, an alternate to ITO for GaN-based LEDs due to its merits of superb optical transmittance in the UV region and good electrical conductivity. However, a direct contact of graphene to the p-GaN layers leads to high Schottky barrier height due to the difference of work function between graphene, 4.5 eV, and p-GaN layer,7.5 eV, that frustrates reliable GaN-based LED operation, resulting in a high forward operating voltage and low light emission. In fact, the adoption of graphene-electrode for TCSE could not endow better performance than ITO conducting layerin GaN-based LEDs because of its high sheet resistance. To resolve these problems, in this dissertation, we introduce various graphene-based electrodes as transparent and current spreading films of LEDs to enhance the performance of LED efficiency. In the first step of the thesis, we introduce a prototype of a current spreading electrode that combines ITO nanodots and two-dimensional graphene layer to enhance the performance of GaN-based LED devices. The ITO nanodots on the p-GaN layer play act as current sink nodes as well as a nano-textured structure, and the graphene layer synthesized using simple solution-based processes and chemical vapor deposition (CVD) method acts as an ultra-thin transparent conducting network connecting ITO nanodot nodes. The current-voltage characteristics and electroluminescence (EL) output power performance showed that graphene network on ITO nanodot nodes operated as a transparent and current spreading electrode in optical devices. The increase of the light output power is attributed to high transmittance of graphene, effective current spreading and injection, and texturing effect by ITO nanodots. In the second step of the dissertation, we have fabricated UV-LED of an emission wavelength of 373 nm with graphene electrode as TCSE. To enhance opto-electrical performance of UV LED, a TCSE was constructed by combining graphene film and thin various, i.e. Au and Ag, metal layer. Moreover, to further increase the light emission, we applied the graphene film on Au and Ag nanoclusters formed via a self-agglomeration process as TCSE and then compared the performance with ITO conducting layer. The forward voltage at an input current of 20 mA were 4.06 and 4.02 V for the UV-LED of current spreading electrodes with graphene film on Ag nanocluster and graphene-decorated Au nanopaticle, respectively, only slightly higher than the value 3.96 V with ITO electrode as TCSE. The EL intensity of UV-LEDs with graphene-metal clusters electrodes also showed slight increase compared to those of UV-LEDs with planar ITO transparent conducting electrode. This result is attributed to the reduction of absorption at UV wavelength region, effective current spreading and injection by reduced sheet and contact resistance, and texturing effect through metal nanoclusters. Finally, to resolve problems with high sheet resistance of graphene and long-term stability of the AgNWs film, a current spreading electrode for UV-LED with UV emission at a wavelength of 375 nm was constructed by combining one-dimensional AgNWs and two-dimensionalgraphene layer, and compared the performance with each of AgNWs film and graphene layer. AgNWs film on the p-GaN layer act as the lateralcurrent transport pathway because of its low sheet resistance, and graphene film, known to be chemically inert up to 400 ℃n general, act as the protection layer to a pure and unoxidized AgNWs film as well as an ultra-thin transparent conducting network, connecting AgNWs. The effective current spreading in the whole emission area after applying AgNWs on graphene electrode was ascribed to the reduced sheet and contact resistances caused by the generation of additional current diffusion pathways through AgNWs and the p-type doping of graphene electrode. Also, we report nanorod green light emitting diodes (NGR-LEDs) with silver nanowire-decorated graphene electrode (S-DGE) with high mechanical flexibility as a current spreading electrode to connect each individual nanorod and to give improved emission efficiency. The current-voltage and electroluminescence characteristics of NGR-LEDs with S-DGE are enhanced remarkably compared to the NGR-LEDs with graphene electrode. The effective current spreading in the whole emission area after thermal annealing of S-DGE was attributed to reduced sheet and contact resistances caused by the p-type doping of graphene and enhanced adhesion at the graphene-GaN and graphene-silver nanowires interfaces.
