일반적으로, 전력증폭기 모듈은 PA MMIC, input matching network, inter-stage matching network, bias line, and output matching network (OMN)로 구성된다.

In this dissertation, a new helical type transmission line (T/L) and its quantitative analysis are proposed to reduce the size of a power amplifier (PA) module for handset applications. Also, a compensated structure of the proposed T/L is introduced for the practical usage. Basically, a PA module consist of PA MMIC, input matching network, inter-stage matching network, bias line, and output matching network (OMN). The input and inter-stage matching network should be integrated into PA MMIC, and the usage of extremely reduced surface mountable devices (SMDs) is indispensable for the size reduction. In order to reduce size of the PA module additionally, it is motivated that a new type of OMN is required, since the conventional OMN occupies the largest space of a PA module; the conventional OMN consists of a bulky inductive transmission line and a lumped capacitor. To reduce the size of the PA module, the bulky transmission lines and lumped surface mountable chip elements of the conventional OMN are replaced with the proposed helix-on-pad (HoP) and an integrated passive device (iPD), respectively. To simplify the analysis, the HoP, which is a kind of helical wires vertically mounted on a dielectric substrate, is sub-divided into two parts using the split-up method based on field distribution. The analysis derives the RLGC formulae applicable for HoPs with various dimensions and number of loops. To verify the accuracy of the derived RLGC model, the electromagnetic (EM) simulation for various HoPs cases is also performed. The EM-simulated results show a good agreement with the calculated results. Also, a custom program is developed to easily obtain the RLGC parameters and help the designer intuitively implement the HoP. To experimentally demonstrate the analysis and usefulness of the HoP, two HoPs are designed and fabricated for W-CDMA dual-band (Band-2 and Band-5) handset power amplifier (PA) applications. No RF performance degradation is observed from the ~40% size-reduced PA modules. Furthermore, to extend the size reduction ability of the HoP T/L into the more bulky matching network, a broad-band matching network using HoP T/L is designed and experimentally demonstrated for higher frequency and wider bandwidth for 5 GHz 802.11ac WLAN application. Measured results of the standalone HoPs and composite PA show good agreements with the calculated results, thus validating the usefulness of the analysis. A newly contrived tunnel-iPD OMN is proposed for practical usage of the HoP type T/L, since the PA module using the HoP-iPD OMN should have an extra space for CMOS control IC and the solution for the height issue simultaneously. For the feasibility check, the PAs included the CMOS control ICs implemented using a chip-stacking technique, which are fully integrated into 2 mm × 2.2 mm PA module using the HoP-iPD OMN for single UMTS Band-1/-2/-5 applications. The tunnel-type T/L consists of a half-shape bonding wire, a line inside the multi-layer substrate, and two the connection via for the original concept. In order to replace the half-shape bonding wire for the further inductance and the height reduction, two bonding lines are connected with dummy pads of the CMOS control IC, which is stacked on the HBT MMIC PA using chip-stacking technique. The tunnel-iPD OMN has ~50% lower height than HoP-iPD OMN, and it can provide a space for the CMOS control IC without extra area as well. For the demonstration of ultimate size reduction, a dual-band PA for UMTS Band-2/ Band-5 application is developed in a 3 mm × 3 mm form-factor. The PAs exhibited adjacent channel leakage ratios (ACLRs) better than -38 dBc over the entire output power range together with power-added efficiencies (PAEs) in excess of 39 % at 28.5 dBm.
