In this paper, the novel no-flow underfill BGA package bonding process using solderable electrically conductive adhesive (ECA) with low-melting-point-alloy (LMPA) filler was developed to overcome the several limitations of capillary underfill BGA bonding processes (such as complex process, long underfill filling time and high cost) and no-flow underfill process (such as unstable solder joint including package floating and solder bump loss). For the BGA package bonding process using solderable ECA, the functionalized polymer matrix with reduction capability was formulated. Also, the differential scanning calorimetry (DSC) analysis and polymer matrix-LMPA behavior investigation were conducted to determine the temperature profile for the BGA bonding process. For the no-flow underfill BGA bonding test, 4 type of solderable ECA with different content of LMPA (0, 1, 3 and 5 vol.%) were formulated, and the BGA package with dimensions of 8 × 8 × 1 mm3, and 64 Sn-3Ag-0.5Cu solder bumps was used. From the result of no-flow underfill BGA bonding test, BGA assemblies using solderable ECA with LMPA content of 3 vol.% showed wide and stable bonding joint without solder bump loss or solder bridge because of relatively low temperature profile, and proper flow-coalescence-selective wetting behaviors of molten LMPA fillers. Due to these stable bonding joint, BGA assemblies with LMPA 3 vol.% exhibited low and stable electrical resistance. However, when LMPA contents were selected as 1 or 5 vol.%, BGA assemblies showed unstable solder joint such as open circuit formation because of lack of LMPA contents (1 vol.%) or solder bridge formation due to excessive LMPA contents (5 vol.%). Due to these defects in solder joints, BGA assemblies using solderable ECA with LMPA content 1 or 5 vol.% had weak electrical bonding properties. As a result, it was confirmed that no-flow underfill BGA bonding process using solderable ECA can overcome the problem in capillary underfill (such as complex process, long underfill filling time and high cost) or no-flow underfill method (such as loss of solder bump, package floats) because of relatively low process temperature and proper selective wetting behaviors of molten LMPA fillers. Also, it can be known that LMPA contents in polymer matrix act as an important factor to obtain the stable BGA joints.
