초소형 시스템의 발전으로 인해 MEMS (Micro Electro Mechanical System)로 일컬어지는 초소형 정밀기계산업은 21 세기에 들어와 큰 발전을 이루고 있다. 다양한 기술적 융합을 통해 하나의 마이크로/나노 시스템을 구축하는 MEMS 산업에서 각 부분별 시스템들에 대한 연구는 전체적인 완벽한 마이크로/나노 시스템 제작에 있어서 매우 중요한 부분이다. 그 중 시스템의 정확한 작동을 위해 열적 구동이 필요하거나 열에너지를 통해 반응을 유도하는데 사용되는 마이크로/나노 히터는 다양한 장점에도 불구하고 정확한 온도 측정 및 컨트롤이 어렵다는 문제점으로 인해 그 사용이 제한되어 왔다. 따라서 본 연구에서는 마이크로/나노 크기의 히터를 제작하고 마이크로 단위의 공간 분해능과, mk 단위의 온도 분해능을 가진 적외선 현미경을 이용하여 비접촉식 방식으로 온도를 측정하였으며, 기존에 제작된 온도-적외선 캘리브레이션 대신 실제 측정 환경의 외부 오차를 최소화 시키며 방사율 값의 변화에 따른 오차 발생을 최소화 할 수 있는 온도-적외선 캘리브레이션 커브를 제작하여 실험 오차를 최소화 하였다. 마이크로 히터는 필름 형태로 제작하여 마이크로채널과의 결합을 용이하게 할 수 있도록 구성하였으며 마이크로채널과 결합된 히터는 채널 내부의 유체에 따른 인가전압에 대한 온도 변화를 측정하여 마이크로 히터의 마이크로채널 내에서의 열적 특성을 분석하였다. 마이크로채널과 패키징에 의한 측정 오차를 최소화하기 위해 일반적인 기판이 아닌 적외선 투과율이 높은 사파이어 기판을 사용하여 적외선 측정 오차를 최소화 하였으며, 열처리 방식을 이용하여 순수 골드만을 이용한 마이크로 히터를 제작할 수 있었다. 나노 히터의 경우 SOI wafer를 이용하여 폭 200nm, 높이 15, 30 um의 나노 히터를 제작하였으며 바닥층의 산화막을 제거함으로써 바닥 기판에서부터 2 um 공중에 떠 있는 나노 히터를 제작할 수 있었다. 제작된 나노 히터는 면적과 구조에 따라 정상 상태에서의 온도를 측정, 분석하였으며 함수 발생기를 이용하여 나노 히터의 Rising, Decay time을 측정하여 나노 히터의 반응도를 예측하였다. 최종적으로 측정 할 수 없는 영역에 대해서는 시물레이션 결과와 비교함으로써 나노 히터의 반응도를 예측할 수 있었다.

In this study, we measured the temperature of Silicon nano heater and Au micro-heater while applying voltages through infrared microscopy. Nano heater has focus on the temporal response property due to their high sensitivity and rapid responsivility. Micro-heater was measured while applying voltages to micro-heaters in microfluidic devices because it is easy to combine with other devices. Nano heaters were fabricated using silicon-on-insulator (SOI) wafer with Si heights of 15 µm and 30 µm, respectively. In order to compare the change of the temporal response property according to the structural shape, four different types of nano heater were fabricated using the basic MEMS processes. To measure the transient temperature change of nano heaters, the voltage of square wave with constant pulse duration was applied using a function generator. According to the pulse duration, the transient temperature distribution for four different types of Si nano heater was measured using infrared (IR) microscope. The Au micro-heater was fabricated onto a sapphire substrate with good infrared transmission. In order to measure the temperature of Au micro-heater from the back side of sapphire substrate using infrared microscope, the adhesion layer was not used during e-beam evaporation. To overcome the poor adhesion force between sapphire substrate and Au thin-film, thermal annealing was carried out at 400 ℃. This measurement method enables us directly to measure the IR emissivity of Au micro-heater in aqueous media without infrared diffraction, absolution and reflection. Based on the calibration curve, we could measure the real temperature of Au micro-heater with 100 μm width at atmospheric environment and in aqueous media.
