In this study, the solder joints characteristics of 96.5Sn-3.0Ag-0.5Cu Lead-free solder were confirmed by Thermal shock Test, Thermal ageing test. Also, the Shear test was performed for analysis thermal degradation in SAC305 solder joints. The thermal shock test was performed 1000 cycle at –40℃~125℃ condition. That temperature condition was 30 minutes to include 15 minutes dwell time at high temperature and low temperature. The thermal ageing test was performed until 500 hours at 80℃, 120℃, 160℃ and 200℃ condition. The initial shear force was 27.4gf. After 500 hours thermal ageing test at 80℃, the shear force was verified to average 2% drop. The shear forces were confirmed 9% drop at 120℃%,14% drop at 160℃ and 19% drop at 200℃ condition. In case of Thermal shock test, we could confirm that the shear force was largest drop to 29% after the test. The cracks were not verified on solder joints cross-section images after thermal ageing test, whereas the cracks were confirmed after thermal shock test 800 cycle. Also, the Sn-Cu intermetallic compound(IMC) layer was verified at solder and Cu pad interface. The initial IMC thickness was 2.06um. After the thermal ageing test, the IMC thickness was measured 2.50um at 80℃, 5.13um at 120℃, 6.90um at 160℃ and 9.40um at 200℃ condition. After the Thermal shock test, the IMC thickness was 4.00um. Therefore, if the SAC305 solder joints were exposed at thermal condition, we could have confirmed thermal degradation such as Cu-Sn IMC layer and cracks at solder joints. Also, the cracks dominant influence to drop the shear force and bonding characteristic rather than growth IMC at solder joint.
