However, there is still an issue remained in solution growth method which is a low growth rate due to low solubility of carbon in Si-based solvent. In this paper, the improvement of carbon solubility for increasing the growth rate without further process modifications was studied. For getting higher growth rate, For getting higher growth rate, the crucible design was modified for expanding the crucible-solvent interface and improving the temperature distribution that absolutely affects the growth rate of crystal. The design of the modified crucible, called stepped crucible, has continuous saw-tooth shape with a depth of 3mm and a height of 2mm each pattern. Seed crystal is 4H-SiC 4°off axis 10mm and 2hour growth at 1900℃. We simulated before the experiment. The numerical simulation confirmed that new crucible design to increase the solvent-crucible interface could definitely change the temperature distribution and increase the carbon concentration. According to the simulation result, SiC single crystals were grown with Si solvent at 1900℃ using a normal crucible and a stepped crucible to investigate the effect of crucible design having a stepped wall. SiC single crystals grown at 1900℃ using a normal crucible and a stepped crucible were systematically compared to investigate the effect of crucible design having a stepped wall. The increased carbon concentration and the enhancement of the growth rate in the stepped crucible was finally confirmed.
