The high thermal conductive composite material is one of the challenging issue in electronics industrial due to the progress for high performance and miniaturizing component which leads the generation of much amount of heat in the small volume. In order to achieve this prupose, several factors should be considered such as matrix, filler, composite structure, fabrication process, and so on. In this study, boron nitride (BN) which is the most outstanding thermal conductive filler among the insulating material was mainly adopted to filler. And, their composite material was fabricated using various materials and structured design for generating effective heat flow path. In this study, the development of process and materials was studied for thigh thermal conductive composite material. Because of electrostatic repulsion force, the BN based composite had poor interfacial affinity, which led to a decrease in the thermal conductivity. To enhance the interfacial affinity, pre-ceramic polysilazane (PSZ) was introduced onto the BN surface and it was sintered in various conditions. PSZ was converted to different structure depended on pyrolysis conditions. After the pyrolysis, the PSZ was converted into a SiOC ceramic in nitrogen atmosphere, and to SiO2 and ash in air atmosphere. The thermal conductivity of the BN-PSZ/epoxy composite decreased as the pyrolysis temperature was increased because of the decomposition of polar functional groups. The PSZ Pyrolysis at 300 °C in nitrogen atmosphere yielded the highest performance was adopted to particle coating method for spherically aggregated BN (A-BN) to enhance its durability. A-BN is weakly aggregated hexagonal BN and easily loss spherical shape during composite processing, causing it to lose the advantage of its particulate shape. After the PSZ coating, the spherical particle shape of A-BN was maintained after melt mixing, thereby increasing the through-plane thermal conductivity, because the densely packed particles formed a three-dimensional heat flow path. The composite structure was strongly influenced on thermal conductivity of composite because heat flow path was generated along the filler connection. In order to fabricate the effectively structured composite material, thermally conductive composites BN and SiC filler with epoxy matrix were fabricated via magnetic alignment. The magnetic iron oxide particles on the surface of the filler allowed particle re-orientation under the external magnetic field. Owing to its anisotropy, the vertically aligned BN composite had a high thermal conductivity and generated a vertical heat flow path. When the SiC nanoparticles were added to the binary filler, they hindered BN-particle aggregation and led to the formation of a three-dimensional heat conduction path, thereby resulting in increased thermal conductivity. The additional SiC-Fe3O4 particles resulted in significant aggregation of the filler, which in turn led to a decrease in the thermal conductivity. Furthermore, particles were chipped during the process and the post-alignment composite had poor morphology. In order to improve the interfacial adhesion between filler and matrix, the particle surface was chemically modified using a silane coupling agent and poly(tetramethylene glycol) (PTMG). The long carbon chain consisting PTMG in the outer polymer layer became entangled with that of the epoxy matrix, resulting in interfacial affinity and thermal conductivity was effectively improved. Moreover, we report a highly thermally conductive super engineering plastic PPS composite containing boron nitride (BN) and multiwalled carbon nanotubes (MWCNTs) as a thermally conductive filler. The core-sehll structured composite was prepared by the particle coating method into polymer pellets in order to obtain high thermal conductivity with low filler concentration, and thus overcome the drawbacks of melt mixing. A comparison between conventional melt mixing and the proposed method showed that the continuous connection of particles at the surface of each pellet led to great enhancement of thermal conductivity. In addition, the electrically insulating BN layer effectively interrupted electron conduction, which is the major problem with using MWCNTs as a thermally conductive filler, despite their superior thermal conductivity. Our results show that the particle coating method may be used as a promising composite fabrication method for engineering plastics-based thermally conductive materials. The property of raw material is the most important factor for property of composite materials. Therefore, we developed the effective thermal conductive filler via exfoliation of bulk boron nitride to boron nitride nanosheet (BNNS) and hybridization with multi-walled carbon nanotube (MWCNT). Micrometer-sized BN particles were exfoliated to frorm nanosheets by heat in the presence of water steam and ultrasonication, and their surfaces were modified using 3-aminopropyltriethoxysilane (APTES). The amine group on the BNNS surface was reacted with acid-treated MWCNTs, and covalently connected BNNS/MWCNT particles were synthesized. Moreover, a chemical reaction without agitation increased the particle connection during the hybrid particle preparation, resulting in a large number of MWCNTs being introduced onto the BNNSs. The BNNS/MWCNT hybrid particle composite had better thermal conductivity than BNNSs or a BNNS/MWCNT composite without chemical bonding based on the same filler contents and composition. This was because of the particle connections establishing three-dimensional heat conducting path in a matrix, which affected the thermal conductivity of the composite. Based on fabricated thermal conductive composite, the printed circuit board (PCB) was fabricated via laser direct structuring (LDS) and electroless plating. LDS and subsequent electroless plating substrates must contain special filler of so-called laser-activate particles (LAPs), such as organometallic complexes or metal oxide compounds. The introduction of LAP caused severe deterioration of the mechanical properties of the filler-polymer composite by acting as defects and due to the poor interface with polyphenylene sulfide (PPS), used as the polymeric matrix. Therefore, The LAP surfaces were modified using hydroperoxide and three different silane coupling agents. The surface modification, especially via amino silane treatment, effectively prevented the degradation of thermal and mechanical properties upon adding LAP, while modification with phenyl silane had the reverse effect In order to confirm the different effects, solubility parameters obtained by theoretical calculation via the group contribution method were compared. Moreover, LAP leads the metal plating at the laser irradiated surface. Thus, the BN/LAP/PPS composite was used to fabricate a circuit board via LDS and electroless plating for potential PCB application.
