본 연구는 차세대 반도체 공정용 소재로 열·기계적 및 내화학 특성이 우수한 화학기상증착 탄화규소(CVD-SiC)의 저저항 free-standing 제조에 관한 것이다. 원료물질로 메틸트리클로로실란(MTS : CH3SiCl3), 운송 및 희석 가스로 H2, 저저항 구현을 위한 도핑 가스로 N2를 사용하였다. H2/MTS gas 비율 6~15, 증착압력 100~250 Torr, MTS 유량 2.6~5.4 slpm, 증착온도 1250~1400℃, N2 유량 0~20 slpm 조건으로 제작된 CVD-SiC의 특성은 다음과 같다. 1250℃에서 증착된 SiC 박막은 H2/MTS gas 비율이 증가하고, 증착압력이 감소함에 따라 Si-rich 경향성을 보였다. CVD-SiC 질소 도핑의 영향은 charge carrier 농도 증가량이 이동도 감소량보다 훨씬 크기 때문에 도핑량이 증가할수록 비저항은 감소하는 것으로 판단된다. 결론적으로 본 연구에서는 전기-기계적 특성이 우수한 CVD-SiC를 연구하였다. 최근 반도체 산업 고도화에 따라 0.1 Ωcm 이하의 낮은 비저항과 520 MPa 이상의 높은 굽힘강도 특성이 요구되는데, 본 연구에서의 CVD-SiC는 H2/MTS gas 비율, 증착압력, MTS 유량, 증착온도, 질소 유량 조건 최적화를 통해 비저항 0.022 Ωcm 및 굽힘강도 558.6 MPa 정도의 우수한 전기-기계적 특성을 보였다.

This study relates to a low-resistance free-standing fabrication of chemical vapor deposition silicon carbide(CVD-SiC), which is a material for next-generation semiconductor processing and has excellent thermal, mechanical and chemical resistance. Methyltrichlorosilane(MTS : CH3SiCl3) was used as a raw material, H2 was used as a transporting and diluting gas, and N2 was used as a doping gas for low resistance implementation. The characteristics of CVD-SiC fabricated under H2/MTS gas ratio 6~15, deposition pressure 100~250 Torr, MTS flow rate 2.6~5.4 slpm, deposition temperature 1250~1400℃, N2 gas flow rate 0~20 slpm were as follows. The SiC film deposited at 1250℃ showed a Si-rich tendency as the H2/MTS gas ratio increased and as the deposition pressure decreased. A stoichiometric SiC(C/Si≈1) film was formed under H2/MTS = 9, deposition pressure of 150~200 Torr. The maximum hardness value (4.41 GPa) was obtained under these conditions. The deposition mechanism by the MTS flow rate was changed from the mass transfer to the surface reaction dominant region based on the 4.6 slpm condition, and the deposition rate was about 95.7 ㎛/hr. The effect of deposition temperature is as follows. The deposition rate of silicon carbide prepared at the deposition temperature of 1250~1400 ℃, deposition pressure of 200 Torr, MTS = 4.6 slpm and H2/MTS = 9 was about 95.7~117.2 ㎛/hr. The rate-limiting reaction showed the surface reaction at less than 1300℃, and the mass transfer dominant region at higher temperature. The activation energies calculated by Arrhenius plot were 11.26 kcal/mole and 4.47 kcal/mole, respectively. The surface morphology by the deposition temperature changed from 1250℃ pebble to 1300℃ facet structure and multi-facet structure at above 1350℃. The cross sectional microstructures were columnar at below 1300℃ and isometric at above 1350℃. The crystal phases were all identified as β-SiC, but (220) peak was observed from 1300°C or higher at 1250℃ (111) and completely changed to (220) at 1400°C. The bending strength showed the maximum value at 1350℃ as densification increased at high temperatures and the microstructure changed from columnar to isometric. On the other hand, at 1400℃, the increasing of grain size and the direction of crystal growth were completely changed from (111) to (220), which is the closest packing face, so the bending strength value seems to have decreased. The resistivity characteristics according to the amount of nitrogen doping are intended to realize a low resistance in order to suppress the high power plasma arcing according to the trend of miniaturization of the semiconductor line width. The effect of nitrogen flow rate is as follows. CVD-SiC produced under the conditions of nitrogen flow rate 0 ~ 20 slpm, deposition temperature 1350 ℃, deposition pressure 200 Torr, MTS = 4.6 slpm and H2/MTS = 9 showed the same microstructure and crystal structure regardless of nitrogen flow rate. That is, the microstructure was a surface multi-facet and a cross-sectional isometric shape, and the crystal structure was confirmed to be β-SiC grown in (111), (220), (311) directions. As a result of the 4-point probe analysis, the resistivity characteristics decreased exponentially with increasing nitrogen flow rate. This is thought to be due to an increase in nitrogen doping amount, and SIM(secondary ion mass spectrometry) analysis was performed to confirm the nitrogen doping amount with respect to the nitrogen flow rate. As a result, it was confirmed that the nitrogen doping amount increased from 2×1017 atom/cm3 to 2×1020 atom/cm3 as the nitrogen flow rate increased from 4 slpm to 20 slpm. The Hall effect analysis was performed to confirm the detailed resistive characteristics of nitrogen doping. As a result, as the nitrogen flow increased from 4 slpm to 20 slpm, the charge carrier concentration increased 912.6 times from 1.430×1017 cm-3 to 1.305×1020 cm-3 and the mobility decreased 3.3 times from 16.24 cm2/Vs to 4.96 cm2/Vs. In conclusion, this study investigated CVD-SiC with excellent electro–mechanical properties. With recent advances in the semiconductor industry, low resistivity of less than 0.1 Ωcm and high bending strength of 520 MPa or more are required. The CVD-SiC in this study showed excellent electro–mechanical properties with resistivity of 0.022 Ωcm and bending strength of 558.6 MPa through optimization of H2/MTS gas ratio, deposition pressure, MTS flow rate, deposition temperature and nitrogen flow condition.
