Gallium nitride is anticipated to be a next generation for power and radio-frequency devices. With a higher breakdown strength, faster switching speed, higher thermal conductivity and lower on resistance (Ron), GaN-based power devices can significantly outperform the traditional Si-based power devices. As such, GaN-based power devices will play a key role in the power conversion market within battery chargers, smartphones, computers, servers, automotive, lighting systems and photovoltaics. In absence of viable low-cost GaN bulk substrates, GaN should be grown on various substrates, the most popular being sapphire, silicon carbide (SiC) and silicon (Si). Among candidates, Si substrates have become attractive for GaN growth because of their larger wafer diameter (200 mm and higher) despite of the large mismatch in lattice constant and coefficient of thermal expansion (CTE), which imposes epitaxy challenges, especially for larger Si substrate sizes. In order to seize market share from silicon, GaN devices should be fabricated by a low-cost, reproducible and reliable production process. The ability to manufacture GaN-on-Si power devices in existing 200 mm Si production facilities offers further cost competitiveness to the Si power technology. This dissertation is aim to solve the problems inhibiting the implementation of Au-free Ohmic/Schottky contact oxide on AlGaN/GaN high-electron-mobility transistor (HEMT) technology. In addition, we study the improvement of device reliability by developing single crystalline gate oxide that reduces current leakage in AlGaN/GaN metal-oxide-semiconductor (MOS)-HEMT. Chapter 1 introduces the superior material properties of gallium nitride which make it strong candidates for a next-generation power/RF devices. The need for Integration Challenges of Si CMOS compatible fabrication on GaN technology will be qualitatively stated. Chapter 2 presents the device processing technology of A complementary metal-oxide semiconductor (CMOS)-compatible Au-free Si/Ti/Al/Cu ohmic metallization scheme has been developed for AlGaN/GaN power transistors epitaxially grown on Si substrates. The Si/Ti/Al/Cu metallization exhibited a low specific contact resistance of 3.5 × 10-6 Ω-cm2 after optimizing the Si interface layer. The ohmic metal surface was smooth with a root-mean-square roughness of 24 nm. Physical characterization confirmed that Cu diffusion into the semiconductor was suppressed because locally segregated TiSix alloys acted as a barrier. Chapter 3 Titanium disilicide/copper (TiSi2/Cu) gate AlGaN/GaN HEMTs with low gate leakage current are demonstrated. The TiSi2/Cu gate devices demonstrate electrical characteristics that are comparable to those of conventional Ni/Au gate devices. At gate voltage of −20 V, typical gate leakage current for a TiSi2/Cu gate device with a gate length of 5 m and width of 200 m is found to be as low as 5.15 × 10−7 mA/mm, which is three orders lower than that of the Ni/Au gate device. Chapter 4 Radio frequency (RF)-sputtered ZnO gate dielectrics for AlGaN/GaN MOS-HEMTs were investigated with varying O2/Ar ratios. The ZnO deposited with a low oxygen content of 4.5% showed a high dielectric constant and low interface trap density due to the compensation of oxygen vacancies during the sputtering process. The MOS-HEMTs demonstrated comparable output electrical characteristics with conventional Ni/Au HEMTs but a lower gate leakage current. At a gate voltage of −20V, the typical gate leakage current for a MOS-HEMT with a gate length of 6 m and width of 100 m was found to be as low as 8.2 × 10−7 mA/mm, which was three orders lower than that of the Ni/Au Schottky gate HEMT. Chapter 5 describes The growth characteristics and electrical properties of thin films of crystalline beryllium oxide (BeO) on Si (100) substrates grown using electron beam evaporation (EBE) are described. To expand the commercial viability of BeO, a combination of EBE with thermal oxidation was optimized to facilitate its use in nanoscale semiconductor devices. The surfaces of the EBE BeO films were found to be smooth with limited quantities of native oxides or metal silicates, as determined using atomic force measurements and X-ray photoelectron spectroscopy, respectively. Moreover, high-resolution transmission electron microscopy revealed that the films were highly crystalline. Excellent insulator properties, including a dielectric constant of 6.77 and a breakdown voltage of 8.3 MV/cm, were deduced from a series of capacitance–voltage and leakage current measurements. Finally, Chapter 6 summarizes the work done in this dissertation and suggest sev-eral issues and future works.
