HfO2와 ZrO2는 높은 유전 상수와 적절한 밴드 구조를 갖는 대표적인 고유전율 물질로써, 원자층 증착법을 통해 3차원 구조의 D램 소자에 적용되어 왔다. 20 nm 이하 D램에서는 고유전율 박막이 5 nm 이하로 얇아짐에 따라 누설 전류가 급격히 증가하며, 특히 고유전율 박막의 산소 결함은 Poole-Frenkel emission과 trap-assisted tunneling을 통해 높은 누설 전류의 주요한 원인이 될 수 있다. 본 논문은 고유전율 박막의 누설 전류를 감소시키기 위하여, 산소 결함을 조절하는 방법에 대하여 연구하였다. 먼저 본 연구진은 HfCl4와 TDMAHf 전구체의 비교를 통해, HfO2의 원자층 증착 과정에서의 산소 결함 발생에 대하여 연구하였다. HfCl4는 TDMAHf와 비교하여, 전구체의 열분해에 의한 산소 결함의 발생이 적었으며, 결과적으로 HfO2의 절연 특성을 향상시켜 더 높은 미세화 가능성을 보였다. 또한 본 연구진은 원자가 수가 다른 Y과 Ta 원소를 ZrO2에 도핑할 경우, 전하 보상 효과에 의하여 산소 결함의 형성에 서로 다른 영향을 미치는 것을 확인하였다. 3가 Y 원소의 도핑은 박막 내 산소 결함을 증가시켰으나, 누설 전류의 증가는 관찰되지 않았다. 이는 Y의 낮은 전기음성도와 큰 반경으로 인해 Vo 주위의 원자 구조가 충분히 이완됨에 따라, 산소 결함의 에너지 준위가 밴드갭 내부에서 전도대로 이동하였기 때문이다. 또한 원자 구조의 이완은 높은 유전 상수를 가지는 cubic ZrO2를 안정화시키는 효과를 보였다. 5가 Ta 원소의 도핑은 박막 내 산소 결함의 형성을 억제함으로써, 누설 전류를 감소시켰다. 또한, Ta 도핑은 ZrO2의 격자 부피와 분극을 조절함으로써, 유전 상수를 증가시켰다. 본 연구는 고유전율 박막 내 산소 결함의 발생이 전구체 구조에 따른 비이상적 원자층 증착 반응과 도핑 원소의 전하 보상에 의한 것임을 밝혔다. 또한 본 연구는 적절한 전구체의 도입과 도핑을 통해 산소 결함에 의한 누설 전류를 크게 감소시켰으며, 동시에 유전 상수를 향상시킬 수 있었다. 따라서 본 연구는 기존 고유전율 박막 기술의 한계를 극복하고, 미래 D램 소자를 위한 가장 중요한 기술적 기반을 마련하였다.

The aggressive scaling of dynamic random access memory (DRAM) has introduced high-dielectric constant (k) dielectrics as replacements of silicon oxide (SiO2). Among various high-k materials, hafnium oxide (HfO2) and zirconium oxide (ZrO2) have been most widely used owing to the high k-values, the suitable band structures, and the thermal stabilities. Also, atomic layer deposition (ALD) has been employed to deposit nanoscale HfO2 and ZrO2 films on three-dimensional structures. For sub-20 nm DRAM technology, as the high-k dielectrics is scaled down below 5 nm, leakage current through the thin films begins to increase sharply. In particular, oxygen vacancies (Vo), which are intrinsic defects in the high-k dielectrics, causes critical leakage current paths through Poole-Frenkel (P-F) emission and trap-assisted tunneling. Therefore, effective removal or passivation of Vo become the most important technical issue for future high-k technology. In this dissertation, we investigated the control of Vo in the high-k dielectrics to reduce the leakage currents. First, we observed the Vo formation during the ALD HfO2, comparing two Hf precursors, hafnium tetrachloride (HfCl4) and tetrakis(dimethylamino) hafnium (TDMAHf). The HfCl4 suppresses the Vo formation by relieving the thermal decomposition of precursor, compared to TDMAHf. As a result, the proper selection of precursor reduces the Vo-induced leakage currents in the ALD HfO2 films with better scalability. We also showed the doping of yttrium (Y) and tantalum (Ta) with different valency has different effects on the Vo formation in the ALD ZrO2 films for charge compensation. In the Y-doped ZrO2, the trivalent Y induces the additional Vo, but the Vo-Y complex enables enough atomic relaxation by the low electronegativity and the large ionic radius of Y. As a result, the charge states of Vo are shifted into the conduction band rather than into the energy gap, removing the leakage current path. In addition, the atomic relaxation stabilizes the cubic ZrO2, improving the k-value. In the Ta-doped ZrO2, the pentavalent Ta suppresses the Vo formation, reducing the leakage currents. The Ta also modulates the molar volume and polarizability to enhance the k-value. From this research, we identified that the Vo in ALD high-k dielectrics can be originated from the non-ideal surface reaction of precursor structure and the charge compensation around the dopant. Based on this, we could reduce the Vo-induced leakage currents by using thermally stable precursor or incorporating dopant with low electronegativity, large ionic radius, and high valence state. Furthermore, we simultaneously improved the k-value by changing the crystal structure and the polarizability through proper control of Vo-dopant complexes. These results solve the most important technical issue in high-k technology for future DRAM devices.
