본 연구는 컨택홀 식각 후 나노패턴 측벽에 형성되는 플루오르카본 계열의 식각 잔류물을 분석하기 위해 AR-XPS 분석 방법을 적용하여 O2 가스 유량 변화 및 측벽 깊이에 따른 나노 패턴의 측벽 잔류물 형성 메커니즘을 규명하였다. 측벽 분석을 위해 나노 패턴 SiO2를 제작하였고 소스 파워, 바이어스 파워, 공정 압력, C4F8/CH2F2 가스 비율 변화, O2 가스 유량 변화 총 5가지의 공정 변수를 바탕으로 공정 최적화를 진행하였다. 최적화 후, 500nm 1:1 patterned SiO2를 기준으로 O2 유량 변화에 따라 실험을 진행 하였다. 본 실험에 앞서, 기초 실험으로 non-patterned SiO2 에 최적화된 공정조건으로 진행하여 표면의 식각 잔류물이 O2 유량이 증가함에 따라 C-C/H, C-CFx, C-Fx 결합이 점점 감소하는 것을 확인하였다. 이 후 hole-patterned SiO2에 동일한 공정을 진행하여 충분히 분석이 가능할 정도로 깊이 식각하였으며, poly-Si mask에 존재하는 플루오르카본 계열 식각 잔류물의 영향을 없애고자 Ar-sputtering을 진행하였다. 1000초 가량 sputtering을 진행한 결과, poly-Si mask에 남아 있던 플루오르카본 결합에 기인한C, F bonds가 전부 제거되었다. 이 후 측벽을 분석하기 위해 take-off angle을 30도로 하여 O2 가스 유량 변화에 따라 실험을 진행하였다. 그 결과, 측벽에서 O2 유량이 증가함에 따라 C-C/H, C-CFx, C-Fx 결합이 점점 감소하였으며, 이는 표면에서의 결과와 동일한 경향을 나타내었다. 이에 더하여, O2 유량을 8sccm으로 고정시킨 후 take-off angle을 변화시켜 측벽 깊이에 따른 잔류물 분석을 진행하였다. This study analyzed the fluorocarbon etching residues formed on the nano-pattern sidewalls after the contact hole etching and applied the original AR-XPS analysis method to analyze the O2 gas flow rate and the mechanism of formation of the sidewall residues of the nano-pattern according to the sidewall depth, respectively. In order to analyze the sidewall etching residues, nano-patterned SiO2 was fabricated, and process optimization was performed based on five process variables including source power, bias power, process pressure, C4F8 / CH2F2 gas ratio, and O2 gas flow rate. After the optimized process, the experiment was carried out at various O2 gas flow rate based on 500nm 1:1 pitch patterned SiO2. Before the experiment was conducted on the patterned SiO2, the optimized process was analyzed on the non-patterned SiO2 as the basic experiment. It was confirmed that C-C/H, C-CFx and C-Fx bonds were gradually decreased on the SiO2 surface according to the increased O2 gas flow rate. The hole-patterned SiO2 was then etched deep enough, and Ar-sputtering was performed to remove the influence of the fluorocarbon etching residues on the poly-Si mask. As a result of sputtering for about 1000 seconds, all of the C and F bonds remaining on the poly-Si mask were removed. In order to analyze the sidewall, the take-off angle was set to 30 degrees and the experiment was performed according to the change of the O₂ gas flow rate. As a result, the C-C/H, C-CFx, and C-Fx bonds decreased gradually as the O₂ flow rate increased in the sidewall. After the O2 flow rate was fixed at 8 sccm, the take-off angle was changed to analyze the etching residues along the sidewall depth. Take-off angles were set at 30 degrees and 42 degrees and areas of 289 nm and 450 nm depth were measured, respectively. As a result of the analysis, it was confirmed that C-C/H and C-CFx bonds increased while C-Fx bonds decreased with deeper sidewall depth. In order to analyze the etching residues on the sidewall and bottom part, the experiments were conducted by changing the take-off angle to 30°, 40°, and 60° on the same process conditions at the 500nm 1:3 pitch line-patterned SiO2. As a result, the C-CFx bond increased and the C-Fx bond decreased as the region moved from the bottom to the sidewall. Based on these results, it was confirmed that the C-Fx bond is distributed on the Si-rich bottom and the C-CFx bond is distributed on the side wall having relatively SiO2. This is the same as the result at various take-off angle on the hole-patterned SiO2 sidewall.
