Also, the endurance improvement depending on gas partial pressure during deposition of intermediate ZnO layer was investigated. Both ZnO and SiOx thin films were deposited using RF magnetron sputtering at room temperature. Then, ZnO/SiOx multilayers were annealed at various temperature and time conditions under N₂ gas atmosphere using RTA. As the top electrode, Al was deposited with a thickness of 300nm by thermal evaporation, and the bottom electrode was a highly doped n-type Si wafer. As a result, the device showed bipolar characteristics and reproducible on-off operations with the average on-off resistance ratio of >10² were obtained during about 550 cycles. Also, AFM and SEM measurements show that weak points were formed in the SiOx layer, and confirmed that the memory characteristics would have been improved by the effective conducting filament formed.
