최근 전력전자 시스템의 고밀도 전력사용에 따른 열관리 재료의 신뢰성과 디바이스 수명향상이 중요하다. 열관리는 방열로 야기되는 문제를 다루고 있으며, 전력반도체, 기타 광전자 부품 패키징 공정에 있어 치명적인 열응력, 휨 특성 등으로부터 열관리가 필요하다. 전자 부품의 열응력과 휨은 주로 복합재료의 강화제와 기지 재료사이의 열팽창계수 불일치에 따른 수축변화가 야기된다. 이러한 문제는 방열복합재료의 접합시 기존의 무연솔더 공정온도 보다 높은 온도가 요구되며, 이에 따른 고온사용이 가능한 복합재료 개발이 필요한 실정이다. 본 연구에서는 고방열 금속기지 복합재료 (metal matrix composite 이하 MMC)의 경량화와 열전달이 용이한 이방성 구조제어로 제품화 활용성 검토와 절연기판에 선택적으로 접합이 가능하여 제품형상 구현이 유연한 고방열 MMC 소재에 대한 열적물성에 대해 종합적으로 검토하였다. 흑연 (graphite)이 열전도 매개체로 분산된 금속기지 복합재료의 우수한 열특성과 열팽창계수 제어가 가능성과 흑연의 금속기지내 균일 분산과 계면 열저항을 최소화를 위한 복합분말 전처리 및 소결공정을 통해 복합소재를 제조하였고 열적물성과 기계적 특성을 분석하였다. 분말야금공정을 통해 복합분말의 성형, 소결특성을 비교분석하고, 고방열 복합소재의 주요성능인 열전도도, 열팽창계수 등의 열물성 자료 확보를 통해 출발 복합분말부터 소결제품 간 상관관계를 이해하고자 하였다. 또한 복합소재의 이방성 제어와 이에 따른 열적특성을 평가하고 구리와 흑연의 계면분석을 통해 향후 방열소재의 상품화 기초자료의 활용이 기대되며 다음과 같은 결론을 얻었다. 첫째, 흑연과 구리와의 젖음성 및 분산성을 향상시키기 위해서 무전해 도금법을 이용하여 흑연 상에 구리를 균일하게 도금하여 복합분말의 구리 기지조직의 상분율 제어가 가능하였다. 복합소재의 기지층에 해당되는 구리층 두께 공정제어와 다양한 조성과 형상에 따른 흑연-구리 복합 성형체를 제작하였다. 둘째, 흑연분말 함유량에 따른 구리-흑연 소결체 미세조직을 통해 가압소결시 압력방향과 무관하게 균일한 복합상 분포를 확인하였다. 구리와 흑연 계면에 4~5nm 이상의 비정질과 결정질이 혼재되어 있는 두께가 일정하지 않는 비정질상이 혼재된 흑연산화물이 관찰되었으며, 이는 도금공정 전처리시 산성수용액 조건에 의해 흑연 표면의 C-C결합이 산화구리 표면부터 카본과 반응하여 부분적으로 환원된 흑연산화물 (rGO)이 형성되어 열전도도 향상에 기여한 것으로 판단된다. 흑연 산화물의 탄소 원자면은 산소 함유기에 의해 면간 거리를 확장시킨다. 복합계면의 산화층이 제거됨으로써 부분적으로 그라핀 물성이 나타나는 현상을 확인했다. Fiber복합소재보다 Flake복합소재가 산화물층이 얇게 형성한 이유는 SPS소결시 상하부 일축 가압에 따른 산화물 일부가 환원되었을 것으로 사료되며, 상대적으로 Fiber복합소재는 무작위로 랜덤한 분포를 띠고 있으며 도금된 구리층간 접촉하는 비표면적이 상대적으로 증가하여 소결시 국부적인 산화층이 일부 제거 된 것으로 판단된다. 본 연구 결과를 바탕으로 복합방열소재 활용시 전기절연체인 알루미나 플레이트와 접합용 TIM 소재 활용 가능성을 확인하였다. 알루미나 열팽창계수과 유사한 6.5~7.2 (ppm/K)값을 갖는 구리-흑연 복합소재의 열적물성을 확보하였으며, 또한, 샘플 가공방향에 따른 열전도도는 수평방향으로 이방성 조직이 형성된 조건에서 파이버 형상을 갖는 흑연보다는 플레이크 형상을 갖는 흑연복합소재가 480 W/m·K이상의 높은 열전도도 값을 확인하였다. 구리-흑연 복합재료의 이방성에 따라 열전달 매개체인 포논의 평균자 유행로 영향으로 수직 계면보다는 열에너지 전도가 효과적으로 작용된 것으로 사료된다. 마지막으로 열팽창계수 6.5~6.7 ppm/K 값을 갖는 구리-50vol% 흑연 복합소재을 대상으로 2차 가압소결을 실시하였으며, 소결압력별 (30 ~ 50 MPa) 열전도와 열팽창계수를 비교 분석한 결과, 냉각시 350℃ 유지압력이 구리-흑연 복합소재 상용화 부품 적용시 열적 물성의 주요한 열처리 변수임을 확인했다. 향후, TIM소재 활용을 위해 기본적인 기계물성으로 굽힘강도와 마찰성능 평가를 수행하였으며, 최근 시스템반도체 핵심소자인 GaN, SiN기판의 고방열 경량화 소재로 고집적 모듈방열 부품에 활용이 가능한 금속기지 고방열 복합소재를 제조하였으며, 제품의 신뢰성 확보와 맞춤형 물성제어 연구 결과는 맞춤형 고방열 모듈부품 설계와 상용화에 필요한 기초기술로 생각된다.

As the trend in power electronics systems moves toward high-power density operations, the use of thermal management materials is critical for reliability and lifetime of the devices. It is widely acknowledged that thermal management deals with the issues arising from heat dissipation, thermal stresses, and warping, which are critically detrimental for the packaging of power semiconductors and other micro/optoelectronic devices, including microprocessors, high-power RF devices, lasers, and light-emitting diodes. Particularly, the thermal stress and warpage in electronic components primarily originate from differential shrinkage based on the discrepancy of CTEs in between reinforcement and matrix materials. These issues have become exacerbated in the increasing demand for the use of lead-free solders, which have much higher processing temperatures than lead-tin types. Recently, few studies haver been conducted on improving the efficiency of thermal management using graphite materials, including graphite flakes, graphite foams, and graphite films, which have excellent thermal properties. The interfacial wettability between Cu and graphite is poor and flakes are likely to lie on top of each other in the fabricating process. It is highly anticipated that the abovementioned issue can be overcome by coating the graphite with copper, which has been successfully used in fabricating graphite–copper composites. In addition, sparking plasma sintering (SPS), which is characterized by a lower sintering temperature, higher heating rate, and current application, has been applied in the development of high-performance metal matrix composites. Copper was coated onto graphite using an electroless plating technique before employing the SPS to fabricate graphite–copper composites. In summary, graphite–copper composites were fabricated using the electroless plating process, followed by spark plasma sintering. The graphite flake distributed homogeneously in the copper matrix and the interface between the graphite flake and copper were continuous and clean. By increasing the amount of graphite flakes, the basal plane TC of the composites increased from 400 to 480 W/m·K and the CTE decreased from 8.1 to 5.0 ppm/K. The obtained graphite–copper composites exhibited adaptive thermal properties, which can be adjusted with the volume ratio of the graphite flake. Given its excellent thermal properties, as well as in expensiveness and machinability, the graphite–copper composite is an attractive competitor for electronic packaging materials. This is because volume shrinkage due to the diffusion of copper atoms during sintering hardly occurs and the volume expansion behavior caused by the generation of gas owing to the reduction of the thin oxide film on the copper surface. The most attractive property of GO is that it can be partially reduced to sheets such as graphene by removing oxygen-containing groups with the recovery of the conjugate structure. It is believed that the reduction of graphite oxide in the interface between the copper-coating layer and graphite surface layer during the sintering process at high pressure suppressed phonon scattering to some extent, resulting in improved heat transfer. The thermal conductivity of CGCs seems to be influenced by the anisotropy and thermal conduction instead of the vertical interface due to the influence of the average free path of phonons in the base. As a result of the XPS depth profile, compositional changes of up to 10 nm in carbon, oxygen, and copper compounds were confirmed. We observed changes in the composition and quantification of carbon, oxygen, and copper compounds to ~20 nm from the surface of the composite materials. The number of carbon and oxygen atoms decreased from the surface, while the pure copper composition tended to increase with the amount of oxygen. As a result of reduction of the number of point contacts between the powders during sintering due to the influence of the specific surface area of the graphite shapes contacting the plated copper layers, it is considered that the composite interface was reduced only locally. In the case of fiber shape, the thermal expansion coefficient was somewhat low, but at 180 ℃ or more, the thermal expansion coefficient was 3–5% or more, higher than the flake shape. We also confirmed that there is an effect on the graphite shape with uniformly anisotropic distribution in the copper matrix. The thermal conductivity and CTE of Cu-50 vol% graphite composites with CTE of 6.5–6.7 ppm/K were analyzed with sintering pressure (30–50 MPa). It was confirmed that the holding pressure at 350 ℃ when cooling after sintering is a very important parameter of thermal properties when applying commercial parts of the CGC material. The bending strength of the target material was approximately 30% that of the SiN substrate, and the strength change with the Cu content was confirmed. It is believed that commercialization is possible by securing the basic mechanical properties of graphite-reinforced, highly heat-dissipating, and functional composite material.
