In the CMP process, the conditioning is carried out using a conditioner in which diamond abrasives are electrodeposited to regenerate asperities and clogged pores during the CMP to maintain a uniform surface roughness and maintain material removal rate(MRR). The pad profile during the conditioning process changes unevenly due to the pad wear caused by the diamond abrasives as the conditioning accumulates, which causes deterioration in polishing quality. In order to solve this problem, studies on the prediction of pad profile change after the conditioning using simulation based on the kinematic analysis of conditioner motion have been conducted, but there are limitations in not fully reflecting the parameters affecting the conditioning. Therefore, in order to apply conditioning simulation to the actual process, it is necessary to study the effect of each process parameter on the pad wear in the actual conditioning process. This study aims to understand the effects of the process parameter on the pad surface wear and apply them to the non-uniform wear of the pad surface in the actual conditioning by considering both the reflection and non-reflection parameter of the simulation. Among the main parameters of the conditioning, the pad wear distribution according to the change of the inner diameter of the conditioner and the zone dwell time could be predicted by the conditioning simulation. As the inner diameter of the conditioner increased, more wear occurred at the center of the pad and the pad wear profile could be controlled by adjusting the zone dwell time of the conditioner. Conditioning simulation results were compared with actual process results for the conditioner's hang out through adjustment of the swing range and the shape of the diamond abrasives. Due to the assumptions of the simulation, the characteristics of the pads, and the characteristics of the conditioning process, pad wear due to these parameters could not be predicted by simulation. The shape of the diamond abrasives is that “sharp” shaped abrasives are advantageous for controlling the pad profile, and by using the conditioner's hang out, the hill shape generated at the edge of the pad can be eliminated. Finally, process parameters were selected by considering the effects of the parameter obtained through the previous experiments on the wear of the pad profile. The results of this experiment can improve pad life and uniformity of pad surface shape.
