Inner컨디셔너와 Ri ng컨디셔너가 서로 중첩되는 구간에서 상대적으로 마모가 많이 일어난 다는 것을 확인할 수 있었으며, 웨이퍼와 연마패드가 접촉되는 구간에서 의 패드 프로파일이 평평할수록 웨이퍼 불균일도가 낮은 것을 확인할 수 있었다. 또한 기존 컨디셔너에 비해 새로운 컨디셔너를 사용한 경우 패드 수명이 증가한다는 것을 확인할 수 있었다. 위의 결과를 통해 새로운 컨디셔너의 Inner컨디셔너와 Ring컨디셔너의 직경의 비율, 압력에 따른 마모율에 대한 추가적인 연구를 통하여 패드 수명이 증가가 가능 할 것 으로 판단되며 웨이퍼의 생산량을 증가할 수 있을 것으로 판단된다.

In this study, the conditioner used for conditioning is divided into two zones. In this study, conventional conditioner and a new conditioner divided in to two zones, a conditioning recipe was selected as a variable and applied to analysis and experiments. In the analysis and experimental results, the amount of polishing pad material removed was compared and analyzed according to the conditions of each conditioning recipe. There are five recipe conditions, and the area through which the conditioner passes is adopted as 50-370mm from the center of the polishing pad. Simulation and experiment were conducted by classifying the area where the conditioner and the ring conditioner contact. After conditioning, the CMP experiment was conducted by taking the profile of the modified polishing pad as a variable. During the CMP experiment, TSO-12 was used as the slurry, and the wafer and retaining pressure, conditioner reciprocating speed, pad and wafer rotation speed, etc. were carried out under the same conditions. For the analysis, the simulation was conducted through the Conditioner Density Calculator (CDC). G&P's POLI 762 was used for conditioning and CMP equipment, and KPX's KONI pad was used as the polishing pad. MasterFlex's pulsating pump was used for the slurry flow. As a result of simulation and experimentation through this study, it was found that the pad cut rate had a similar trend, and the result that the pad non-uniformity was the lowest in the case of the second condition was derived. It was confirmed that a lot of wear occurred in the section where the inner conditioner and the ring conditioner overlap each other, and it was confirmed that the flatter the pad profile in the section where the wafer and the polishing pad contact each other, the lower the wafer unevenness. In addition, it was confirmed that the pad life was increased when a new conditioner was used compared to the existing conditioner. Through the above results, it is judged that the pad life can be further increased through additional studies on the ratio, and the diameter, and the inner conditioner and the ring conditioner of the new conditioner, and the pad cut rate according to the pressure.
