In order to improve the degree of integration of next-generation memory devices, a change from a charge-based device to a resistance-changing device is inevitable. The resistance change switching device is recommended as one of the potential next-generation memory devices because of its low operating voltage, fast operating speed, excellent scalability, and excellent reproducibility, and many studies are being conducted. The operating mechanism varies according to the material of such a resistance change device, and representative resistance change elements include Magneto-resistive Random-Access Memory (MRAM), Phase Change RAM(PRAM), and Resistance Change RAM(RRAM). Among them, it was evaluated to identify the operating mechanism and improve its performance through a resistance change element based on a transition-metal-oxide (TMO) film. The TMO film exhibits a stable state of resistance switching behavior of both a low resistance state (LRS) and a high resistance state(HRS) according to an applied voltage. This resistance switching is divided into unipolar resistance change and bipolar resistance change according to the operating principle. Basically, it is based on Redox reaction, and the formation of a conductive path by migration of anions or cations and resistance change due to partial rupture are the basic characteristics. One of the issues of the resistance change switching element mentioned above is the resistance switching mechanism. Due to the characteristics of the huge memory market, the technological maturity of charge-based devices has improved considerably due to the scaling down and performance improvements that are being carried out as generations of many companies continue, but the field of oxide-based resistance change switching devices is still slow in technological development. Various mechanism models have been proposed to explain the resistance switching phenomenon, but the exact mechanism has not yet been identified. In this study, to improve the operating characteristics of the oxide-based RS switching device, the role and chemical behavior between the electrode and the switching material were evaluated. First, the 1resistor (1R) configuration and characteristics were evaluated by forming TMOs using Pt electrodes and oxygen reactive sputter methods. Next, we evaluate the characteristics of the 1D1R form finally through a simple Schottky diode (1D), which is implemented as the difference in electron barriers between metals and semiconductors. 1-diode (1D), 1-resistor (1R), and 1D1R stacked devices were separately fabricated using a 400 nm diameter hole substrate. It was observed that, in 1D1R, there was a fivefold increase in endurance and 52% improvement in the resistance distribution characteristics compared to those of 1R. It could be surmised that the stacked diode not only plays the role of a selection device to minimize the interference in the crossbar array type resistive switching device but also acts as an external load resistor to suppress the unexpected current overflow during resistance transition. These experimental results demonstrated that the optimized diode shows significant promise as a unidirectional resistive switching device for memory-related applications. Second, A comparative study of two electrode materials is conducted to demonstrate the effect of the electrode material on the resistive switching (RS) behavior of Ta2O5-based devices. Compared with a Pt top electrode (TE), application of a TiN TE shows an improved endurance of up to 109 cycles and a highly reliable 4 bit(16 states) operation. Various structural analyses reveal that this distinctive RS performance originates from an oxygen-deficient layer (TaOx) between the Ta2O5 and TiN TEs. This interfacial layer improves the endurance of the device by acting as an oxygen reservoir that prevents the severe consumption of oxygen during repetitive RS and makes the device compatible with electrical pulse–based operations for stable multibit operation by acting as an appropriate load resistor. The results herein suggest that the optimized interfacial layer is essential for the development of high-performance RS devices for future nonvolatile memory applications. Finally, the low current resistive switching behavior using Ti-doped Al2O3 and sub-stoichiometric TaOx layers was investigated. The optimized concentrations of Ti and O in each Al2O3 and TaOx layer can make the resistive switching device show the stable retention characteristic and 3-bit operation in the current regime under 1 μA. Doped Ti in the Al2O3 layer generated oxygen vacancies to facilitate fluent resistive switching, and the TaOx layer with an appropriate oxygen concentration played the role of an oxygen reservoir and load resistance for reliable retention and electric pulse compatible characteristics, respectively. this study presented the materials optimization processes and comparative resistive switching characteristics in detail. In conclusion, a method to explain the operating mechanism of the resistance change element and to improve the operating characteristics was presented. This approach improves reliability based on the stable operation of resistive elements and provides a basis for physical design in constructing a highly integrated memory cell array. In addition, it shows the basis for chemical behavior when doping heterogeneous elements to ensure low current operation and reliability. Based on these studies, it is expected that resistance-changing devices will contribute to improving the operation stability and reliability of low-power, high-density memory arrays by using oxide films and structures suitable for next-generation memory devices.
