본 연구에서는 현재 크게 주목받고 있는 micro LED (light-emitting diode, LED)의 소재와 pixel 구현 기술을 획기적으로 개선하기 위하여 용액공정을 기반으로 페로브스카이트 (perovskite)와 친수성 폴리머 (hydrophilic polymer) 및 리간드를 사용하여 전구체를 합성하고, 이 발광체를 이용하여 micro patterning 공정을 통해 sub-10 ㎛ 수준의 perovskite 기반 micro LED를 구성하고 발광 및 구동 특성에 대해 연구를 진행하였다. Micro patterning에 따른 perovskite-polymer-ligand 복합체의 이종성장에 대한 기초연구를 수행하고, micro perovskite LED (PeLED) color pixel 구현을 통해 발광 특성을 최적화하여 최종적으로는 차세대 디스플레이 소재로의 응용 가능성을 검증하였다. 이온 결정체인 perovskite는 유기발광다이오드 (organic light-emitting diode, OLED) 소재보다 높은 색 순도 (color purity) 및 색 조절 용이성으로 인하여 새로운 발광 소재로서 주목받고 있다. 또한, 저가의 원료를 이용하여 저비용의 인쇄공정이 가능하기 때문에 차세대 디스플레이 응용에 적합한 소재로 각광받고 있다. 기존 적색, 녹색 및 청색 반도체 칩 기반 micro LED의 경우 칩의 양산, 칩을 기판 위에 올리는 전사 기술 등에 대한 비용 문제로 상용화에 어려움을 겪고 있으며, 칩의 크기가 작아질수록 칩의 표면과 메사 (mesa) 측벽의 플라즈마데미지에 따른 표면 결함의 증가로 발광 효율이 크게 감소하는 단점이 있다. Perovskite는 할로겐 족 원소의 조성 조절을 통해 가시광의 모든 색상을 구현할 수 있으며, top-down 방식이 아닌 bottom-up 방식의 이종성장으로 수 ㎛ 크기의 형태로 pattern이 가능하며 추가적인 전사공정 없이 micro LED로 응용이 가능하다. 또한, 120 °C 이하의 저온에서 공정이 가능하므로 유연 기판을 사용하여 deformable 소자에 적용할 수 있다. 그러나 perovskite는 결정 크기가 마이크로 이상일 때 결정 내 결함들이 증가하여 상온에서의 발광 효율이 낮고, 공기 중 산소 및 수분에도 취약하다. 또한 perovskite는 전계에 의한 이온 영동 (ion migration)과 상 분리 (phase separation) 현상으로 인해 낮은 발광 효율을 보이므로 이를 개선하기 위한 연구가 필요하다. 따라서 perovskite 소재의 특성 향상과 더불어 안정적인 결정 구조와 마이크로 이하의 결정 크기를 갖는 소재 개발을 위하여 perovskite-polymer, perovskite-ligands 및 perovskite-polymer-ligand복합체 합성과 이를 이용한 micro pixel 구현 연구를 진행하였다. 본 연구에서는 hydrophilic polymer (PEOXA) 를 이용하여 균일한 perovskite 결정을 형성하고 이를 박막의 형태로 제작하여 PeLED의 발광층으로 사용하였다. Perovskite 전구체 용액에 PEOXA를 첨가하여 제작한 perovskite-polymer복합체는 perovskite 결정의 이종 핵 형성을 촉진하여 성장을 제한하였을 뿐만 아니라, hydrophilic polymer (PEOXA) 는 전구체 용액의 wettability 를 증가시켜 perovskite 결정의 이종 핵 형성 에너지를 낮추고 기판에서 위에서 균일한 결정의 성장을 유도하였다. 첨가한 PEOXA 의 농도 및 전구체 용액 증발로 인한 perovskite-polymer 복합체 박막의 형태학적, 결정학적 및 광학적 특성을 평가하고, 이를 이용한 PeLED 를 제작하여 전기적 특성을 분석하였다. 또한, perovskite 결정 내에 존재하는 고유 결함에서 기인하는 낮은 엑시톤결합 에너지의 한계를 극복하고자 perovskite-ligand 복합체를 박막의 형태로 제작하여 PeLED 의 발광층으로 사용하였다. Perovskite 전구체에 첨가된 ligand 들은 perovskite 결정의 성장을 제어하여 exciton binding energy 및 exciton의 공간적 구속효과를 증가시켜 PeLED의 발광효율을 향상시켰다. 그러나 양이온의 불안정성 문제로 steady-state voltage 하에서 이온영동이나 상분리 현상이 발생하여 높은 안정성과 우수한 발광 효율을 동시에 만족시키기에 어려움이 있다. 따라서 passivation agent와 리간드를 동시에 첨가하여 perovskite의 고유 결함을 제어하고 이온영동이나 상분리 현상을 억제하여 PeLED의 발광효율을 향상시키는 연구가 진행되었다. NMABr0.7I0.3, DMPDAB 및 PDAB를 적절한 비율로 혼합한 multi-ligand와 KBr passivation agent를 첨가하여 perovskite 결정의 결함을 제어하였으며, perovskite 결정 내에 존재하는 결함 제어를 통해 이온영동 및 상분리 현상을 억제하고 perovskite의 표면의 댕글링 본드 (dangling bonds)를 최소화 하여 hole transport layer (HTL) 및 electron transport layer (ETL) 과의 계면 결함을 제어하여 적색 발광 PeLED의 발광 효율 향상을 위한 연구를 진행 하였다. 그뿐만 아니라, perovskite-polymer-ligand복합체를 micro PeLED로 응용하기 위해 모세관력 리소그래피 (capillary force lithography)를 이용하였다. Polydimethylsiloxane (PDMS) mold를 제작하고, 이를 perovskite-polymer-ligand 전구체가 도포된 기판 위에 위치시킨 후 승온시키는 간단한 방법으로 perovskite micro pattern 을 제작하였으며, 이 방법은 물질의 capillary force를 이용해 pattern을 형성하는 방법으로 최종 micro pattern 형상은 mold의 형태, 열처리 온도 및 시간, 전구체 용액의 도포 조건, 전구체 용액과 기판 그리고 전구체 용액과 mold 사이의 wettability 등과 같은 변수들에 의해 영향을 받는다. 따라서 perovskite 전구체에 첨가되는 polymer 및 ligand 의 함량을 조절하여 perovskite micro pattern의 발광효율을 최적화 하였을 뿐만 아니라 전구체 용액과 기판 그리고 전구체 용액과 mold 사이의 wettability를 조절하여 최종 micro pattern의 형상을 최적화 하였다. 형상학적 분석은 주사 전자 현미경 (SEM, S-5000, Hitachi), 투과 전자 현미경 (TEM, JEM-ARM 200F, JEOL) 및 원자력 현미경 (AFM, MFP-3D, Asylum)로 확인하였다. 결정학적 분석을 위하여 Cu Kα 방사선원 (λ = 1.5418 Å)을 갖는 X-선 회절법 (XRD, Rigaku, SmartLab)을 사용하였으며, 접촉각은 접촉각 분석기 (Phoenix 300, SEO)에 의해 측정되었다. 광학적 특성은 He-Cd 레이저 (λ = 325 nm)를 사용하는 photoluminescence (μ- PL) 측정 시스템 (Dongwoo Optron)과 자외선-가시 광선 분광 광도계 (UV-vis-NIR, V-670, JASCO)를 이용하였다. 화학적 분석을 위하여 단색 X-선 공급원 (Al Kα = 1486.6 eV)을 갖는 X-선 광전자 분광법 (XPS, KAlpha, Thermo U.K.) 사용하였으며, 포타슘 브로마이드 펠릿을 기준으로 사용하여 푸리에-변형 적외선 분광 광도계 (FTIR, IR Prestige-21, Shimadzu)에 의해 물질의 화학적 상호 작용을 확인하였다. 물질의 밴드 위치를 확인하기 위하여 He–I 방사선 (21.2 eV)을 이용한 자외선 광전자 분광법 (UPS, AXIS-Ultra DLD, Kratos Inc.)를 사용하였다. 다양한 유기층의 두께는 표면 프로파일러 (Dektak XT, Bruker)에 의해 측정되었다. Perovskite LED 의 전압 (I–V) 곡선, 전계 발광 특성 및 광도는 분광방사계 (CS-2000, Konica Minolta)와 결합 된 Keithley 2400 Sourcemeter 로 확인하였다.

Development of micro light-emitting diode (LED) pixel array for ultra-high definition (UHD) displays is underway based on LED semiconductor chips, organic LEDs (OLEDs), and quantum dot LEDs (QLEDs). However, these devices have the drawbacks of high cost and complex processes as well as technical problems. Such as an increase in the cost due to the additional transfer process of semiconductor chips and an inaccuracy of mechanical positioning during repeated transfer process. Moreover, OLEDs have the advantage of being applicable to flexible and stretchable substrates, but require expensive organic materials and large-scale equipment. In case of QLEDs, these are not able to be used as a light source because of unstable electroluminescence (EL) property, thus they are used as color filters with a backplane. So, introduction of candidate of new luminescent materials is urgently needed. The perovskite has an adjustable optical band gap, which can be tuned by changing halide anions in the entire visible region. In particular, a primary advantage of the perovskite is that it can be fabricated by simple solution process at low temperatures and this enables the perovskite to be useful for low-cost and large-area micro LED applications. Furthermore, the perovskite LEDs (PeLEDs) are expected to be suitable for next-generation displays because they have exhibited unprecedented improvements of luminescence efficiency in a short time compared to conventional LEDs. However, despite these advantages of perovskites, in the case of CsPbI3 crystals for realizing red emission, a high-temperature post-annealing process is essential for suppressing the formation of δ-phase (tilted octahedral) crystals and promoting the formation of a stable α-phase (cubic). In general, a high-temperature process results in better crystallinity with rapid crystal growth. However, perovskite crystals become large and exhibit many surface defects resulting in a rough surface, long diffusion length of excitons, and dissociation of excitons; these factors lead to non-radiative recombination and a high leakage current. Therefore, several strategies, such as the addition of hydrophilic polymer and ligands to the perovskite precursor, have been studied to prevent the surface defects in PeLEDs. In this dissertation, it was demonstrated that functional groups of poly(2-ethyl-2-oxazoline) (PEOXA) lead to coordination bonds with the metal cations of perovskite. PEOXA can decrease formation temperature of the perovskite nanocrystals and improve phase stability as well. PEOXA added to a CsPbBr0.6I2.4 precursor solution successfully suppressed the formation of δ-phase (tilted octahedral) crystals and promoted the formation of stable α-phase (cubic) CsPbBr0.6I2.4 nanocrystals. It has been demonstrated that PEOXA altered the surface morphology of resulting CsPbBr0.6I2.4–PEOXA composite films and optimized composite film presented a smooth and dense surface as CsPbBr0.6I2.4 crystals were homogeneously incorporated into the PEOXA matrix. A thin, dense and pinhole-free α-phase CsPbBr0.6I2.4 film was fabricated via a sequential process, in which precursor solution containing PEOXA in dimethyl sulfoxide (DMSO) was spin-coated, accompanied by annealing at 150 °C for 30 min. In this study, it was revealed that the polymer chains mixable with the precursors effectively reduced the diffusion of the precursor ions at the time of crystal growth and consequently hindered the growth of perovskite crystals in the δ-phase. CsPbBr0.6I2.4–PEOXA PeLED exhibited characteristic pure-red emission at 637.2 nm with a luminance of 201.2 cd/m2 and an optimum external quantum efficiency (EQE) of 5.4%. In addition, CsPbBrxI3-x–multi-ligands–KBr composite films were successfully fabricated with a reduced crystal size and reduced surface defects, which resulted in a reduced diffusion length of excitons and non-radiative recombination with stable α-phase perovskite crystals. Thus, the limitations of the ligand and KBr addition were addressed successfully. A CsPbBrxI3-x–multi-ligands–KBr-based PeLED exhibited a current density of 5.1 mA/cm2, current efficiency of 3.2 cd/A, luminance of 743.2 cd/m2, and an EQE of 10.2% at 3.5 V. Moreover, the same PeLED exhibited a low turn-on voltage (1.6 V) with pure-red emission. Furthermore, micro-patterning method of perovskite using capillary force lithography with a polydimethylsiloxane (PDMS) mold was used to form 10 µm-scale perovskite micro patterns. To form an uniform micro patterns, poly(ethylene oxide) (PEO) as a hydrophilic polymers and multi-ligand (70% naphthylmethylamine (NMA)Br0.7I0.3–15% N,N-dimethyl-1,3-propanediammonium bromide (DMPDAB)–15% 1,3-propanediammonium bromide (PDAB)) were added in the perovskite precursors, and then CsPbBrxI3-x micro patterns for red emitting PeLEDs were optimized as a function of the spin-coating rate of perovskite precursors. PEO and multi-ligand efficiently slow down the diffusion rate of the precursor ions during the crystal growth and thus the mixture successfully suppressed the self-aggregation and improved the heterogeneous nucleation with low total free energy. Furthermore, O2 plasma-treated PDMS mold promoted the formation of uniform micro patterns with a smooth surface. The micro PeLEDs exhibited characteristic emission at 650.9 nm with a luminance of 688.4 cd/m2 and the maximum EQE of 5.9% at 4 V. The surface morphology was examined using scanning electron microscopy (SEM) (S-5000, Hitachi), and the structural properties were confirmed using an X-ray diffraction (XRD) analysis (Rigaku, SmartLab) with a Cu Kα radiation source (λ = 1.5418 Å). An X-ray photoelectron spectroscopy (XPS) analysis was performed using a KAlpha (Thermo U.K.) with a monochromatic X-ray source (Al Kα line of 1486.6-eV energy) for analyzing the chemical environment of the perovskite films. Fourier transform infrared (FT-IR) spectroscopy was performed using a Vertex 70 FT-IR spectrometer (Bruker) in the range of 1000–4000 cm-1 for analyzing the chemical interactions between the perovskite and multi-ligands−KBr. The contact angles were measured using a contact-angle analyzer (Phoenix 300, SEO). A micro-PL (µ-PL) measurement system (Dongwoo Optron) was used to investigate the optical properties, and a time-resolved PL (TRPL) measurement was performed by using a photon-counting module (Fluoromax_Plus_C, HORIBA). An ultraviolet–visible (UV–vis) spectrophotometer (V-670, JASCO) was used to obtain the absorbance measurements of the films. The band positions were determined using an AC-2 photoelectron spectrometer (Riken Co., Ltd.), an UV−vis spectrophotometer (V-670, JASCO), and ultraviolet photoelectron spectroscopy (UPS) conducted using a photoelectron spectrometer (AXIS-Ultra DLD, Kratos Inc.). The Current–voltage–luminance (I–V–L) characteristics and EQE of the PeLEDs were recorded using a source measurement unit (Keithley 2400), under a direct current, coupled with a spectroradiometer (OPI-100, Withlight).

In particular, a primary advantage of the perovskite is that it can be fabricated by simple solution process at low temperatures and this enables the perovskite to be useful for low-cost and large-area micro LED applications. Furthermore, the perovskite LEDs (PeLEDs) are expected to be suitable for next-generation displays because they have exhibited unprecedented improvements of luminescence efficiency in a short time compared to conventional LEDs. However, despite these advantages of perovskites, in the case of CsPbI3 crystals for realizing red emission, a high-temperature post-annealing process is essential for suppressing the formation of δ-phase (tilted octahedral) crystals and promoting the formation of a stable α-phase (cubic). In general, a high-temperature process results in better crystallinity with rapid crystal growth. However, perovskite crystals become large and exhibit many surface defects resulting in a rough surface, long diffusion length of excitons, and dissociation of excitons; these factors lead to non-radiative recombination and a high leakage current. Therefore, several strategies, such as the addition of hydrophilic polymer and ligands to the perovskite precursor, have been studied to prevent the surface defects in PeLEDs. In this dissertation, it was demonstrated that functional groups of poly(2-ethyl-2-oxazoline) (PEOXA) lead to coordination bonds with the metal cations of perovskite. PEOXA can decrease formation temperature of the perovskite nanocrystals and improve phase stability as well. PEOXA added to a CsPbBr0.6I2.4 precursor solution successfully suppressed the formation of δ-phase (tilted octahedral) crystals and promoted the formation of stable α-phase (cubic) CsPbBr0.6I2.4 nanocrystals. It has been demonstrated that PEOXA altered the surface morphology of resulting CsPbBr0.6I2.4–PEOXA composite films and optimized composite film presented a smooth and dense surface as CsPbBr0.6I2.4 crystals were homogeneously incorporated into the PEOXA matrix. A thin, dense and pinhole-free α-phase CsPbBr0.6I2.4 film was fabricated via a sequential process, in which precursor solution containing PEOXA in dimethyl sulfoxide (DMSO) was spin-coated, accompanied by annealing at 150 °C for 30 min. In this study, it was revealed that the polymer chains mixable with the precursors effectively reduced the diffusion of the precursor ions at the time of crystal growth and consequently hindered the growth of perovskite crystals in the δ-phase. CsPbBr0.6I2.4–PEOXA PeLED exhibited characteristic pure-red emission at 637.2 nm with a luminance of 201.2 cd/m2 and an optimum external quantum efficiency (EQE) of 5.4%. In addition, CsPbBrxI3-x–multi-ligands–KBr composite films were successfully fabricated with a reduced crystal size and reduced surface defects, which resulted in a reduced diffusion length of excitons and non-radiative recombination with stable α-phase perovskite crystals. Thus, the limitations of the ligand and KBr addition were addressed successfully. A CsPbBrxI3-x–multi-ligands–KBr-based PeLED exhibited a current density of 5.1 mA/cm2, current efficiency of 3.2 cd/A, luminance of 743.2 cd/m2, and an EQE of 10.2% at 3.5 V. Moreover, the same PeLED exhibited a low turn-on voltage (1.6 V) with pure-red emission. Furthermore, micro-patterning method of perovskite using capillary force lithography with a polydimethylsiloxane (PDMS) mold was used to form 10 µm-scale perovskite micro patterns. To form an uniform micro patterns, poly(ethylene oxide) (PEO) as a hydrophilic polymers and multi-ligand (70% naphthylmethylamine (NMA)Br0.7I0.3–15% N,N-dimethyl-1,3-propanediammonium bromide (DMPDAB)–15% 1,3-propanediammonium bromide (PDAB)) were added in the perovskite precursors, and then CsPbBrxI3-x micro patterns for red emitting PeLEDs were optimized as a function of the spin-coating rate of perovskite precursors. PEO and multi-ligand efficiently slow down the diffusion rate of the precursor ions during the crystal growth and thus the mixture successfully suppressed the self-aggregation and improved the heterogeneous nucleation with low total free energy. Furthermore, O2 plasma-treated PDMS mold promoted the formation of uniform micro patterns with a smooth surface. The micro PeLEDs exhibited characteristic emission at 650.9 nm with a luminance of 688.4 cd/m2 and the maximum EQE of 5.9% at 4 V. The surface morphology was examined using scanning electron microscopy (SEM) (S-5000, Hitachi), and the structural properties were confirmed using an X-ray diffraction (XRD) analysis (Rigaku, SmartLab) with a Cu Kα radiation source (λ = 1.5418 Å). An X-ray photoelectron spectroscopy (XPS) analysis was performed using a KAlpha (Thermo U.K.) with a monochromatic X-ray source (Al Kα line of 1486.6-eV energy) for analyzing the chemical environment of the perovskite films. Fourier transform infrared (FT-IR) spectroscopy was performed using a Vertex 70 FT-IR spectrometer (Bruker) in the range of 1000–4000 cm-1 for analyzing the chemical interactions between the perovskite and multi-ligands−KBr. The contact angles were measured using a contact-angle analyzer (Phoenix 300, SEO). A micro-PL (µ-PL) measurement system (Dongwoo Optron) was used to investigate the optical properties, and a time-resolved PL (TRPL) measurement was performed by using a photon-counting module (Fluoromax_Plus_C, HORIBA). An ultraviolet–visible (UV–vis) spectrophotometer (V-670, JASCO) was used to obtain the absorbance measurements of the films. The band positions were determined using an AC-2 photoelectron spectrometer (Riken Co., Ltd.), an UV−vis spectrophotometer (V-670, JASCO), and ultraviolet photoelectron spectroscopy (UPS) conducted using a photoelectron spectrometer (AXIS-Ultra DLD, Kratos Inc.). The Current–voltage–luminance (I–V–L) characteristics and EQE of the PeLEDs were recorded using a source measurement unit (Keithley 2400), under a direct current, coupled with a spectroradiometer (OPI-100, Withlight).
