However, there have been several drawbacks to using graphene photodetectors in practical applications, including instability, low responsivity, and a large dark current. There have been numerous studies published to improve the performance of graphene photodetectors using various methods. In this dissertation, methodologies for designing high-performance photodetectors are presented based on an understanding of optoelectrical studies. In particular, the graphene–semiconductor heterostructure was investigated in detail to improve the performance of graphene-based optoelectronics. There are five chapters in the text. In Chapter 1, previous research on graphene–semiconductor heterostructures is extensively discussed, which also includes general introductions to IR photodetectors and graphene. Chapter 2 explains a novel approach to greatly enhance the performance of a graphene/n Ge Schottky junction near-infrared photodetector, which inserts a thin Al2O3 interfacial layer between graphene and Ge. The interfacial properties of graphene and germanium are studied in detail, as well as the quantitative performance (dark current, responsivity, specific detectivity, and normalized photo-to-dark current ratio) of the graphene–semiconductor Schottky junction photodetector. Chapter 3 describes a facile method for significantly enhancing the performance of a graphene/n-Ge Schottky junction near-infrared photodetector by splitting the active region. Compared to a single-active junction photodetector, a split-active device improves the responsivity and specific detectivity. The operation mechanism of the photodetector is elucidated through numerical simulations and scanning photocurrent microscopy (SPCM) measurements. The strengthened internal electric field in the split active junctions enabled the efficient collection of photocarriers. In Chapter 4, the 8 × 8 array of graphene/Ge Schottky junction infrared photodetector operating at extremely low voltage with a performance extremely competitive to the commercially available IR detector is demonstrated. Since the maximum process temperature is only 300°C and high-cost processes such as an epitaxy are avoided, this device will open many new opportunities for infrared photodetectors. As a conclusion in Chapter 5, the graphene–semiconductor hybrid photodetectors presented in this dissertation show superior levels of performance in terms of dark current and photo-responsivity, indicating that they have the potential to go beyond the widely-known knowledge and limitations. As a result, this research provides other scientists and engineers with a useful design strategy and inspiration for graphene–semiconductor hybrid photodetectors, leading to further research and commercialization in the field.
