혼합 가스 열처리는 간편하고 짧은 과정으로 인해 전이금속 칼코겐화합물 기반 소자를 제작할 때 널리 쓰이는 공정이다. 혼합 가스 열처리는 공정 과정에서 생성된 유기물 및 불순물들을 제거하여 소자 성능의 향상시킨다고 알려져 있지만, 단층 전이금속 칼코겐화합물의 도핑 특성에 집중한 연구는 그 수가 적다.
본 연구에서는 혼합 가스 열처리를 진공 상태에서 시행한 뒤, 도핑 메커니즘을 면밀하게 관찰하였다. 이를 위해 단층 이황화 몰리브덴 전계 효과 트랜지스터를 제작하여 전기적 특성을 분석하였고, 향상된 소자의 특성은 반도체-금속전극 사이의 접촉 저항 감소로 인한 것을 확인하였다. 또한, Photoluminescence, Raman spectroscopy와 같은 광학 특성과 구조 변화, X-ray photoelectron spectroscopy를 통해 표면 조성을 분석했다. 또한, Kelvin Probe Force Microscopy으로 열처리 전후 단층 이황화 몰리브덴 일함수의 변화를 규명했다.

Here we report the effects of forming gas (5% H2 in N2) annealing on the doping behavior of mechanically-exfoliated, natural n-type MoS2 monolayers. Although the fabricated MoS2 transistors exhibited an enhanced device performance because of the reduced contact resistance after annealing at 200℃ for 2 h, the corresponding Raman and photoluminescence spectra suggested that the forming gas annealing degraded the n-type doping behavior of MoS2. X-ray photoelectron spectroscopy and Kelvin probe force microscopy measurements consistently suggested a downward movement of the Fermi level of the MoS2 monolayers after the forming gas annealing. We attribute the reduced n-type doping effect to the incorporation of N into S vacancies during the forming gas annealing.
These results demonstrate the importance of optimizing the process conditions during the forming gas annealing for the fabrication of MoS2 transistors and devices based on transition metal dichalcogenides.
