In this paper, a silicon dioxide film etching process was performed in an evaluation chamber in which nitrogen trifluoride (NF3) plasma was generated using a remote plasma source (RPS). The etching performance of the silicon dioxide film was confirmed according to changes in pressure, substrate temperature, NF3 gas flow rate, and RF power applied to the RPS. A NF3 plasma silicon dioxide etching was diagnosed through residual gas analyzer (RGA) and optical emission spectrometer (OES). Before experimenting the silicon dioxide film etching performance, the Ar and NF3 discharge window was checked and NF3 dissociation rate was measured by RPS. In the experiment to verify the etching performance of silicon dioxide film, the etching rate of silicon dioxide film increased as the pressure increased, and the etching rate also increased when the substrate temperature, the NF3 gas flow rate, and RF power increased under the same pressure conditions. And the fluorine line intensity measured using a OES showed little change depending on the substrate temperature, but increased when pressure, NF3 gas flow rate, and RF power increased. Therefore, since this study was performed by research on an etching process using not only NF3 but also F-based gases such as tetrafluoromethane (CF4) or other gases such as ammonia (NH3), various studies using RPS can be expected in the future.
