The growth behaviors and thin film properties were investigated in comparison to TiO2 deposited using H2O. For acetone case, TiO2 was deposited with a lower growth rate (0.39 [Å/cycle]) than for H2O case. The grown film shown anatase structrue with dielectric constant of ~37. In addition, in-situ crystallization was employed to epitaxially grow rutile TiO2 thin films. SnO2 substrates were used for in-situ crystallization, which was oxidized from SnO using a microwave annealing process. Consequently, dielectric constant of ~70 was achieved.
