In this study, a diode forming an optimized p-n heterojunction between β-Ga2O3 and a material with p-type conductivity, nickel oxide (NiO), was fabricated by adjusting the structural parameters of NiO. NiO, a material with a wide bandgap among p-type oxide materials, holds promise for various optoelectronic and power electronic applications due to its high visible spectrum transparency derived from nickel vacancies or 1+ impurities and p-type conductivity. The p-n characteristics were confirmed by inserting p-type NiO between β-Ga2O3 and Ni Schottky junctions, resulting in the expansion of the depletion layer. Additionally, conductivity control was attempted during NiO film growth through lithium doping and oxygen concentration control. As a result, lithium-doped NiO exhibited improved ohmic contact characteristics with Ni, leading to low on-resistance of the diode. Using these current characteristics, a heterojunction diode structure of Li-NiO/NiO/β-Ga2O3 was designed, achieving a high breakdown voltage of approximately -1700 V while maintaining a low on-resistance of 7.1 mΩcm2. Furthermore, utilizing the heterojunction characteristics of β-Ga2O3 and p-type NiO, a junction barrier Schottky diode (JBSD) was fabricated. The JBSD demonstrated the combined advantages of low on-state power consumption loss (low on-resistance and turn-on voltage) seen in Schottky barrier diodes (SBD) and high off-state breakdown voltage seen in p-n heterojunction diodes (HJD).
