In this thesis, I propose a method to control the density distribution of electrons and ions in an Inductively Coupled Plasma (ICP) with a parallel antenna configuration while simultaneously achieving high-efficiency and high-density plasma generation. I conducted research on an ICP with a parallel antenna structure, where serial and parallel capacitors were installed on the external antenna. By utilizing the serial and parallel resonances of the antenna and capacitor, I investigated the control of plasma density distribution. The impedance of the source is maximized near the parallel resonance condition of the antenna and capacitor. At this point, the current entering the antenna in the impedance matching circuit is minimized, while the current flowing through the parallel loop of the coil and capacitor increases, reducing power loss in the impedance matching circuit. Subsequently, by adjusting the serial capacitor installed on the external antenna to lower the impedance of theexternal antenna and simultaneously adjusting the parallel capacitor to maintain the modified parallel resonance condition, we can reduce the power consumption of the matcher while controlling the current flowing through the parallel loop. Through this method, which allows for high power transfer efficiency and control of antenna current, I was able to increase plasma density and control plasma density distribution. This study presents an easily applicable approach with the addition of a simple circuit, enabling the control of electron and ion density distribution in ICP equipment used in semiconductor and display industry processes.
