In alternative embodiments the binder matrix material may be phophozene, perfluoro ether, polyether, or urethane. For one embodiment, the binder matrix is selected to provide improved adhesion to a variety of interfaces. For an alternative embodiment the binder matrix is selected to provide low contact resistance. In alternative embodiments, polymeric materials containing fusible and non-fusible particles may be used in application where heat removal is desired and is not restricted to thermal interface materials for microelectronic devices.

A thermal interface material comprising: a polymeric matrix material selected from the group consisting of phophozene resin and perfluoro ether resin; fusible particles in the matrix material, the fusible particles having a melting point below a specified temperature; and non-fusible particles in the matrix material, the non-fusible particles having a melting point above the specified temperature. 2. The thermal interface material of claim 1 wherein the matrix material is cross-linkable. 3. The thermal interface material of claim 1 wherein the matrix material is designed to have low moisture absorbency. 4. The thermal interface material of claim 1 wherein the fusible particles are fusible solder particles. 5. The thermal interface material of claim 4 wherein the solder particles comprise between 60% and 80% by weight of the thermal interface material. 6. The thermal interface material of claim 4 wherein the solder particles are selected from the group consisting of In, InTi, InSn, InAg, SnAgCu, Sn Bi, InSnBi and InZr. 7. The thermal interface material of claim 1 wherein the matrix material comprises between 5% and 20% by weight of the thermal interface material. 8. The thermal interface material of claim 4 wherein the solder particles do not substantially attack the matrix material. 9. The thermal interface material of claim 1 wherein the non-fusible particles comprise between 10% and 30% by weight of the thermal interface material. 10. The thermal interface material of claim 1 wherein the fusible particles and the non-fusible particles comprise between 85% and 95% by weight of the thermal interface material. 11. The thermal interface material of claim 1 wherein the non-fusible particles are selected from the group consisting of Ni, Cu, Ag, Ag/Cu, Sn, graphite and Al. 12. The thermal interface material of claim 1 wherein the non-fusible particles have a melting temperature above 350째 C. 13. The thermal interface material of claim 1 wherein the non-fusible particles have a melting temperature that is at least 100째 C. above a melting temperature of the fusible particles. 14. An apparatus comprising: an electronic component; a thermally conductive member; and a thermal interface material, thermally coupling the electronic component to the thermally conductive member, the thermal interface material having a polymeric matrix material selected from the group consisting of phophozene resin and perfluoro ether resin, fusible particles within the matrix material, the fusible particles having a melting point below a specified temperature and non-fusible particles in the matrix material, the non-fusible particles having a melting point above the specified temperature. 15. The apparatus of claim 14 wherein the thermally conductive member is a heat dissipation device selected from the group consisting of heat sink and a heat spreader. 16. The apparatus of claim 14 wherein the matrix material is designed to have low moisture absorbency such that moisture absorbed into the thermal interface material is insufficient to degrade a thermal interface. 17. The apparatus of claim 14 wherein the fusible particles are fusible solder particles. 18. The apparatus of claim 17 wherein the solder particles comprise between 60% and 80% of the thermal interface material by weight. 19. The apparatus of claim 17 wherein the solder particles are selected from the group consisting of In, InSn, InAg, SnAgCu, Sn Bi, InSnBi and InZr. 20. The apparatus of claim 17 wherein the solder particles do not substantially attack the matrix material when the solder particles melt. 21. The apparatus of claim 14 wherein the matrix material comprises between 5% and 20% of the thermal interface material by weight. 22. The apparatus of claim 14 wherein the non-fusible particles comprise between 10% and 30% of the thermal interface material by weight. 23. The apparatus of claim 14 wherein the non-fusible particles are selected from the group consisting of Ni, Cu, Ag, Ag/Cu, Sn, graphite and Al. 24. The apparatus of claim 14 wherein the non-fusible particles have a melting temperature that is at least 100째 C. above a melting temperature of the fusible particles. 25. A thermal interface material comprising: a binder matrix material selected from the group consisting of phosphozene resin, and perfluoro ether resin; solder particles having a melting temperature below a temperature; and filler particles having a melting temperature above the temperature. 26. The thermal interface material of claim 25 wherein the binder matrix material is cross-linkable. 27. The thermal interface material of claim 25 wherein the solder particles are selected from the group consisting of indium tin, indium silver, tin silver, tin copper, tin bismuth, indium titanium, indium zirconium, indium titanium cerium selenium, and indium silver titanium cerium selenium. 28. The thermal interface material of claim 25 wherein the filler particles are non-fusible.
