( 본 실험에서는 526W). 이중열원 ZMR에 대한 결함밀도의 변화에 대한 기구를 제시하고, 이를 도시하였다. 제2세부과제 : 본 연구에서는 이원계 박막을 열처리 할 경우에 생성되는 비정질상과 최초의 결정상 및 상전이를 예측하기 위하여 유효구동력 개념과 PDF(Phase Determining Factor) 모델 및 유효생성열 개념을 적용하였다. 또한, DSC와 XRD를 이용하여 Zr/Si계에서 고상반응에 의하여 생성되는 비정질상과 최초의 결정상 및 상전이를 확인하고, 이를 위의 개념으로부터 예측한 결과와 비교하였다. Zr/Si계에서는 비정질상이 성장하였으며, 이러한 결과는 유효구동력 개념으로부터 예측된 결과와 일치하였다. 한편, DSC 실험시에 고상확산에 의하여 생성되는 최초의 결정상은 ZrSi였으며, 유효생성열과 PDF 모델로부터 예측된 최초의 결정상은 각각 ZrSi?와 ZrSi였다. 따라서 Zr/Si계에서 생성되는 최초의 결정상은 PDF 모델의 예측 결과와 일치하였다. 제3세부과제 : Si/Ge 다층막의 결정화 특성 및 구조와 비정질 실리콘 박막의 후 열처리에 의한 결정화 거동에 대한 중요 공정인자를 규명하였다. 또한, 고진공 화학 증착기를 이용하여 기초 진공도의 영향에 의한 비정질 실리콘의 증착조건, 열처리의 조건에 따른 고상 결정화 거동과 불순물(P, B, O)의 영햐이을 조사하였다. Ge의 두께가 증가할 수록 결정화 온도가 낮아지고 결정화 시작 및 완료시간이 감소한다. 비정질 실리콘의 결정화 속도 및 결정화 후의 결정립 크기는 비정질막의 비정질도에 비례하며 막 중의 불순물의 농도와 종류에 영향을 받는다. 낮은 기초 진공도는 증착하는 동안에 비정질/결정질 천이온도를 낮추는 역할을 하며, 고상 결정화 이후 막의 결정성을 증가시키며, incubation 시간도 감소시킨다. 고상 결정화에서의 불순물의 효과로는 P의 주입은 큰 XRD 값을 나타내었으며 B의 영향은 별로 없었다.

The technologies involved in the fabrication of SOI wafer, metallic silicide, and large grain Si film from amorphous Si film had been expected to play a large role in the production of a high functional, reliable, and integrated device. And the integrated device produced by these technologies is largely affected by the amorphization and crystallization in thin films. Therefore, we carried out this study closely related to these technologies and classified into three subsidary parts as follows. The 1st Assignment : New processes are proposed to control the defects in the ZMR-silicon film. New methods are the dual-lamp ZMR and the ZMR applied thermolelectric phenomena. The effect of new processes is verified by the experimental examination and the mechanism of the defect generation is examined closely. It is possible to control the defect by the ZMR applied thermoelectric phenomena. The negative direct current density is decreased the spacing of inter-defect rows especially, but the positive current is increased that.. In case of a dual-lamp ZMR, there is a input power of side lamp with abruptly increasing the defect density by generating feather-like defects. The 2nd Assignment : The concepts of effective driving force(EDF), phase determining factor(PDF) and effective heat of formation were applied to predict growth of amorphous and first crystalline phase, and phase sequences during annealing in binary thin film systems. Amorphous and crystalline silicide formations by solid state diffusion were observed in Zr/Si system. Amorphous phase was grown in Zr/Si system. This result was consistent with the one predicted by EDF. First crystalline phase formed by solid state diffusion in Zr/Si system was ZrSi, which was consistent with the result predicted by PDF model. The 3rd Assignment : The crystallization behaviors of amorphous Si and Si/Ge films and improtant process parameters affecting them were investigated. Also, crystallization characteristics as a function of deposition and annealing conditions were investigated. The effects of impurities such as oxygen, phosphorus, and boron were studied. The crystallization temperatures was lowered and kinetics of crystallization and final grain size after completion of crystallization are greatly increased by reducing the base pressure. The effects of base pressure can be explained in ferms of less inclusions of O or C impurites in Si films, thus enhancing the atomic mobilities. P doping greatly increases the final grain sizes after crystallization, while B doping has minor effects.
