ZnO가 태양전지의 투명전극으로 사용되기 위해서는 전기전도율 및 광 투과력, 비정질 반도체와의 계면에서의 문제점, 내구성 등이 연구되어야 한다. 따라서 본 연구는 다양한 성장조건에서 준비된 ZnO박막의 광전자적 특성을 광학 및 각종 전기적 측정과 함께 구조적 특성 연구를 통하여 규명하고 또한 annealing과 수소원자 노출 실험을 통하여 내구성도 함께 조사함으로써 ZnO가 비정질 반도체 태양전지의투명전극으로서의 사용 가능성과 그 응용에 있어 문제점을 찾고자 하였다.본 연구를 위한 ZnO:Al박막의 제작은 sputtering 기술을 이용하였는데 특히 이 연구에사용된 target 들은 Aluminum 함량의 변화를 위해 직접 제작하였다. 전기전도도의 측면에서는 아직 ITO에는 약간 못미치나 Al의 함량이 약 2%인 경우에 최고의 전도도를 보여주었으며, 기판의 온도 또한 전기적 특성에 많은 영향을 미쳤는데 약 200℃ 이상에서 높은전도도를 나타내었다. 이들 현상은 폭이 좁은 conduction band를 가진 ZnO 물질에서doping효과로 인한 Fermi level의 상승과 이에 따른 광학적인 energy gap의 widening으로나타났다. 이는 Burstein-Moss 효과로 본 연구에서는 Al의 doping 뿐 아니라 기판온도그리고 수소 유입등에 의해서도 나타나는 것이 보여졌다.나중에 silane 또는 수소를 혼합한 개스를 이용하여 비정질 실리콘 박막을 제작할 때수소 플라즈마가 발생하므로 이에 대한 영향을 조사하였다. ITO에 비해서는 구조적으로매우 안정적이었고 광학적으로는 optical gap을 blue-shift시켰고 전도도에서도 변화를 보여주었다.이 결과들을 바탕으로 이미 제작된 ZnO:Al 박막을 텅스텐 필라멘트를 이용하여 발생시킨 수소 원자를 시용하는 post-hydrogenation 처리를 annealing 과 함께 시도하였다. 이실험에서는 증착조건이 맞지 않아 전도성이 떨어지는 ZnO:Al 박막들의 전기전도도가 상당히 향상되는 결과를 보여 주었다. 하지만 필라멘트를 끄는 순간 상당량의 수소가 ZnO:Alnetwork으로부터 빠져 나오는 것이 확인이 되었는데, 다행히 이 조건이 비정질 실리콘 증착환경과 크게 다르지 않기 때문에 비정질 실리콘 증착온도에서 증착 직전에 수소 플라즈마로ZnO:Al 박막에 수소를 유입시켜 전도성을 최대한으로 개선시킨 다음 비정질 실리콘을 증착시키면 수소의 확산을 막을 수 있을 것으로 예상된다.결론적으로 본 과제에서는 태양전지를 위한 비정질 실리콘의 증착조건 내에서 투명전극 기판으로 사용될 가능성이 있는 ZnO:Al 박막의 전기 전도성을 최대화시킬 수 있는 조건들을 찾아내었다. 또한 이 조건하에서 ZnO:Al 박막의 투과 영역도 Burstein-Moss 효과에의해 넓어짐으로 태양에너지 투과에 더 유리할 것으로 예상된다.앞으로의 연구 방향을 제시하면, 아직 ZnO(:Al)와 비정질 실리콘 사이의 계면효과에대한 연구와 또한 ZnO(:Al) 박막과 비정질 실리콘 박막 속에 들어 있는 비교적 활동성이강이다.

Many usePECVD process to grow a-Si:H on ITO or tin oxide. When silane gas is decomposed,hydrogen is produced to interact with those oxides. In this process, elemental metalsare reduced. These metal particles can scatter light and penetrate into a-Si:H layer tocause any potential problems. Therefore, it is important to study ZnO material whichis stable in hydrogen ambient as well as cheap in preparation. In order to utilize ZnOin solar cell, it should show good conductivity and good transmittance in solar spectrumrange. Also it should show stability and good electrical properties in interface betweenZnO:Al and a-Si:H. Therefore, in this research, we investigate optical, electrical andmicrostructural properties of ZnO:Al thin films prepared under many different conditions.Also we investigate the effect of hydrogen on ZnO:Al.ZnO:Al films used in the study were prepared by self-made targets for bettercontrol of aluminum contents. Although it is not satisfactory yet, the electricalconductivity was highest when the aluminum concentration was about 2 wt.% and thedeposition temperature was above 200℃. When the aluminum concentration wasincreased, the optical gap was widened, which was due to the narrow conduction band.This is the Burstein-Moss effect and this phenomenon was also observed when thedeposition temperature was increased or hydrogen was added.We also investigated the stability of ZnO(:Al) films in hydrogen plasma. Inhydrogen plasma, ZnO(:Al) films showed much better stability in structure than ITO did.However, there were small changes in optical and electrical properties.Based on these informations, we did post-hydrogenation treatment on ZnO:Al films.In this experiment we generated atomic hydrogen using hot filament in hydrogenambient. In the hydrogen process, we observed the enhancement of electricalconductivities in poorly prepared ZnO:Al films. However, when we turned off thefilament, a considerable amount of hydrogen was outdiffused from the ZnO:Al network.This can be cured by depositing a-Si:H on the top of the ZnO:Al surface right afterpost-hydrogenation. A-Si:H layer can prevent the diffusion of hydrogen from theZnO:Al.In conclusion, we found the optimum condition to produce highly conductiveZnO:Al films, where the condition was not so different from that of a-Si:H deposition.Also, we found the widening of optical gap is good for the absorption of solar spectrum.Future studies should be focused on the interface problem between ZnO(:Al) anda-Si:H layer. Also, we have to reveal the effect of mobile hydrogen in ZnO:Al as wellas in a-Si:H.
