본 연구는 NiSi 형성시 산소친화력이 강한 Ti 또는 Ta을 capping층으로 사용하여 NiSi의 열적 불안 정성과 누설전류 문제를 해결하고, 또 NiSi 형성시 사용한 Ti 또는 Ta, 또는 이들 금속을 $NH_3$분위기에서 TiN 또는 TaN으로 질화시켜 확산방지막으로 활용하는 공정을 개발하는 것을 목표로 한다.

본 연구는 NiSi 형성시 산소친화력이 강한 Ti 또는 Ta을 capping층으로 사용하여 NiSi의 열적 불안 정성과 누설전류 문제를 해결하고, 또 NiSi 형성시 사용한 Ti 또는 Ta, 또는 이들 금속을 $NH_3$분위기에서 TiN 또는 TaN으로 질화시켜 확산방지막으로 활용하는 공정을 개발하는 것을 목표로 한다.

[제 1차년도] Ti(Ta)-capped NiSi형성과 미세구조, 계면특성, 열적안정성 연구
- Ti(Ta)-capping 층이 NiSi/Si 계면의 미세구조(거침성, 화합물 생성 등)와 NiSi의 열적안정성에 미치는 영향을 연구.

[제 1차년도] Ti(Ta)-capped NiSi형성과 미세구조, 계면특성, 열적안정성 연구
Ni 단일막인 경우 600℃까지 열적안정성을 보였으며 700℃에서부터 상전이와 표면에 형성된 Si grain으로 인해 면저항이 증가하여 열적불안정성을 나타내었다. 그러나 Ti/Ni 이중막인 경우, 700℃까지 열적 안정성이 유지되었다. 이는 Ti-capping층이 Ni과 Si의 상호확산을 저지하여 그 결과 균일한 두께와 조성을 가진 NiSi를 형성하였고 또한 NiSi2와 Si grain의 형성을 억제하였기 때문이었다. 또한 Ta-capped NiSi도 700℃까지 낮은 면저항 값을 유지하여 얼적으로 안정하였다. 따라서 Ti(Ta)-capping층이 NiSi의 열적안정성이 향상시키며 최적의 열처리조건은 500-6000C 100초 임을 확인하였다.
[제 2차년도] Ti(Ta)-capped NiSi의 Cu배선에 대한 확산방지 특성
증착된 Ti 또는 Ta을 $NH_3$분위기에서 열처리하여 TiN 및 TaN을 형성할 수 있었다. 그러나, 과도한 양의 산소가 함유된 것이 문제점으로 나타났다. Ti, Ta capping층 및 $NH_3$분위기에서 형성한 TiN, TaN 위에 Cu를 증착한 시편을 400℃까지 tube furnace로 40분간 열처리하였을 시 모든 시편에서 Cu의 Si으로의 확산이 효과적으로 방지되었다. 그러나, 의외로 NiSi가 분해하고 Ni이 Cu층으로 확산되는 것이 관찰되었다. 이러한 현상은 capping층이 없는 Cu/NiSi의 경우에도 관찰되었다. 이는 Cu의 Ni 고용도가 높고 Ni이 우선적 확산 원소이기 때문이다. NiSi분해와 Ni의 확산을 방지하기 위하여 capping층의 두께를 100nm까지 증가한 경우, Ni의 확산은 없었으나 NiSi 조성비가 변화하여 불안정하였다. NiSi형성후 미반응 Ni 에칭, capping층에 함유된 산소 제거 등을 포함한 추가 연구가 앞으로 수행되어야 할 것으로 판단된다.
[제 3차년도] Cu/Ti(Ta)-capped NiSi 전극구조 $p^+n$ 다이오드의 전기적 특성
MOSFET소자 제작의 어려움으로 인해 $p^+n$다이오드를 제작하고 전기적 특성을 측정하였다. 이온주입후 drive-in 열처리하여 $p^+n$ 접합을 만들고 그 위에 Cu/Ti-capped NiSi를 전극으로 적용한 다이오드의 drive-in 열처리에 따른 누설전류를 측정하였다. RTA로 900℃에서 10초 동안 열처리 시 가장 이상적인 I-V 특성과 낮은 누설전류밀도 값인 $2×10^{-9}$ (A/cm2)을 나타내었다. 이는 목표 누설전류밀도 값에 비해 1 order 낮은 값이지만 대학 연구소(서울대 반공연, 수원대 TIC)에서 제작한 소자임을 감안하면 우수한 특성으로 이해된다. 따라서, Ti(Ta)-capped NiSi를 전극으로 적용할 경우 열적안정성의 향상과 더불어 기존의 방법으로 제작한 MOSFET 소자에 버금가는 전기적 특성을 나타낼 수 있음을 이번 연구를 통하여 확인하였다.

Effectiveness of Research
[1st year] A study on the formation of Ti(Ta)-capped NiSi and its microstructure, interface properties and thermal stability The uncapped NiSi maintained thermal stability upto 6000C, and then the sheet resistance increased due to phase transition to NiSi2 and the formation of Si grains. While, the Ti-capped NiSi showed thermal stability upto 7000C. This was attributed to that the capping layers suppressed Ni/Si diffusion during NiSi formation, and thus NiSi of uniform thickness and composition could be formed, and these in turn inhibited the NiSi dissociation, NiSi2 formation and Si grain formation. Ta-capped NiSi also showed thermal stability upto 7000C. These results confirmed that capping layers improved thermal stability of NiSi and the optimum RTA condition was 500-6000C for 100 sec..
[2nd year] A Study on the barrier properties of Ti(Ta)-capped NiSi against Cu diffusion Ti(Ta) deposited on Si was successfully transformed to TiN(TaN) in $NH_3$ ambient annealing, but these nitrdies contained excessive oxygen, which could be a long-term problem. When Cu/capping layers(Ti, Ta, TiN, TaN)/NiSi specimens were furnace-annealed at 4000C for 40 min., Cu diffusion to Si layers were not observed. But, unexpectedly NiSi was dissociated, and Ni diffused to the Cu layers. This Ni diffusion was also observed on uncapped Cu/NiSi specimens. This seems due to the high Ni solubility in Cu and Ni being dominant diffusing species. When the thickness of capping layers were increased upto 100 nm to resolve these problems, Ni diffusion was not observed, but NiSi dissociation was still apparent. Further studies on etching unreacted Ni, removal of oxygen in capping layers and thicker capping layers are requried.
[3rd year] A study on the electrical properties of $p^+n$ diodes with Cu/Ti-capped NiSi electrode Owing to the difficulties in making MOSFET, $p^+n$ diodes with Cu/Ti-capped NiSi electrode was fabricated and electrical properties were measured. Dioes drive-in RTAed at 9000C for 10 sec. after ion-implantation (followed by Cu/Ti-capped NiSi deposition) showed the most ideal I-V characteristics and the lowest leakage current of $2×10^{-9}$ (A/cm2). This value was higher than the target value by one order. But, considering the diodes were fabricated by the university facility, it is highly acceptibl value. Thus, it can be concluded that application of Ti(Ta)-capped NiSi as source/drain/gate electrodes for MOSFETs can improve thermal stability and I-V characteristics.
