N 도핑된 SiC 기판에 레이져를 조사하여 N 도핑된 그래핀을 성장하고 라만과 XPS 분석을 통해 N도핑된 그래핀이 성장된 것을 확인하였다. 뿐만 아니라 그래핀 산화물의 레이어수 조절을 위하여 반대 극성을 띄는 GO와 AGO를 합성하였으며, 수직 방향의 전기적 특성을 C-AFM으로 확인하였다. 또한 대면적 그래핀의 미세 패턴을 제작하였다. 그래핀 전자 소자의 특성이 외부 전하의 영향에 의해 저하되는 현상을 막기 위해 h-BN/GNR/h-BN 전자소자를 구현 하였다. 그래핀의 층수를 제어하는 방법과 단일층 그래핀과 다층 그래핀을 메쉬 형태로 제작하여 대면적 투명전극으로 응용성을 확인하였고, 그래핀 용액기반 투명전극을 전기방사 방식으로 제작하여 동일한 투과 효율 90%에서 기존의 스핀 코팅방식에 비교하여 시트저항을 79.4 Ω/sq에서 3.3 Ω/sq으로 줄였다. Suspended 그래핀 가스센서 구현 및 특성연구의 경우 NO2가스의 측정시 supported 그래핀의 경우보다 낮은 저항변화 결과를 얻었으며, 도핑에 따른 가스센서실험의 경우 NO2가스 40ppm의 경우 각각 10%이상의 저항변화도를 항상보이면서도 p-type 그래핀 채널의 경우 acceptor역할의 NO2가스에게 더 민감한 반응을 보이는 결과를 얻음으로써 선택적인 가스센싱 소자구현의 가능성을 열었다. 투명 그래핀층을 히터로 이용하여 실시간으로 형광측정이 가능하도록 한 PCR칩을 개발하였다. 그래핀 히터는 높은 투과도, 온도 유지, 빠른 열응답, 저전력, 낮은 공정비 등의 특성을 보여 저가 일회용 고성능 PCR 칩의 구현에 적합하였다. 칩 내 대류기반 열사이클링을 통해 신속한 유전자 증폭이 가능하였으며, 증폭 결과의 실시간 형광 측정용 장치를 구현하였다. 그래핀 광변조기의 경우, 그래핀 히터에 의해 유도된 고분자의 비균일 굴절률 변화에 의해 그래핀 광전송선을 따라 도파하는 광이 소실되는 효과를 얻었으며, 12 mW 소비전력에서 30 dB의 소멸비를 얻었다. 그래핀 광검출기는 평면형의 광신호 입사를 검출할 수 있으며, 37 msec의 응답속도 특성을 나타냄을 확인하였다. 튜너블 테라헤르츠 트랜시버 기술 개발의 연구개발 성과 지표인 고출력 테라헤르츠 트랜시버 기술, 광대역 튜너블 테라헤르츠 트랜시버 기술, 고효율 테라헤르츠 트랜시버 기술 등을 모두 만족하는 연구 성과를 확보하였다. 고출력 테라헤르츠 트랜시버 기술 연구내용 핵심인 증폭기 집적형 초소형 고출력 비팅광원과 고출력 테라헤르츠파 발생용 포토 다이오드는 테라헤르츠 소자 분야에서 지금까지 제시하지 못한 기대되는 핵심 기술이다. 또한, 저온성장 반도체 포토믹서 기술을 기반으로 하는 테라헤르츠 연속파 두께 측정 기술은 테라헤르츠 분광 분야에 직접적으로 활용이 가능하고 세계 최초로 시도하는 핵심 기술 분야이다. 나노구조 반도체 포토믹서 기술, Horn 안테나 집적형 포토믹서 기술, 고효율 쇼트키 다이오드 검출기 기술, 실시간 고기능 쇼트키 다이오드 검출기 등의 신개념의 테라헤르츠 발생 및 검출 기술 연구는 새로운 접근방식을 통한 고효율 테라헤르츠 소자를 개발하여 실제 산업현장에서 사용할 수 있는 활용도가 높은 기술이다. MIT의 대표적인 강상관 물질인 VO2를 Pulsed Laser Deposition 방법으로 산소분압을 조절하여 박막을 제조하여 그 박막의 특성을 저항의 온도의존성, SEM 과 XRD 등의 물성 분석을 통해 임계특성의 변화를 관측조사 한다. 그리고 VO2에 전자도핑 W을 넣어서 그 특성의 변화를 조사하고 또한 소자를 제조하여 MIT의 임계온도를 조절하는 소자를 연구한다. 또한 Si MIT 소자에서 MIT 정류와 반도체 정류 특성을 비교하여 MIT 정류의 우수성을 보여준다. 20W MIT 모듈을 제조하여 LED의 제어를 보여준다. 나노전자원 연구를 1단계 3년 동안 수행하면서 “CNT와 기판 전극과의 접착성”과 “진공 유지”에 대한 문제점을 완전히 해결함으로써 초고밀도 전자원연구의 기반을 구축하였으며, 이 과정에서 얻은 결과물을 Nanotechnolgy, Carbon 등 전문 학술지에 11편의 논문 게재와 더불어 8건의 특허 출원, 12건의 국제학술대회 초청논문을 발표하여 진공 나노 전자공학(vacuum nanoelectronics)분야에서 세계적인 리더 그룹에 진입하였다고 자부한다. 본 과제에서는 균질한 페이스트 제조 공정 개발과 함께, CNT와 캐소드의 접착성을 우수하게 향상시킬수 있는 무기 필러를 특별히 선정하여 금속 캐소드와 강하게 결합하는 페이스트 에미터를 개발하였다. 또한 페이스트 형태로 존재하는 CNT를 금속 팁 끝에 형성한 뒤 매우 높은 전계방출 전류 상황에서도 안정적인 구동이 가능함을 확인하였다. CNT를 캐소드 전극과 강하게 접착하는 것이 가능함에 따라 다양한 응용이 가능하였으며 특히 진공 밀봉 기술, 고전압 튜브 설계 기술 및 구동 기술을 결합하여 상용화에 가깝게 접근한 나노전자원 기반 엑스선 소스에 응용할 수 있게 되었다. 시제품으로 개발한 초소형 엑스선 소스는 우수한 동작 특성을 보였으며, 현재 수요기업 요구에 의해 덴탈용 엑스선 튜브 시제작품 검증을 완료하고 기술이전 및 세계 최초 상용화를 시도하고 있다. 투명소자 및 UX기술 연구에서는 차세대 촉각 인터페이스의 핵심 기술인 투명액추에이터 기반의 햅틱 기술을 연구하였으며 주로 필름형 투명 액추에이터, 광기술을 이용한 압력센서 및 촉각입출력모듈에 대해 연구하였다. 또한 연성을 갖는 근육형 액추에이터에 대한 기초 연구도 진행하였다. 개발된 필름형 투명 액추에이터는 투명 전극이 코팅된 두 장의 유리기판으로 구성되어 있으며 정전기력 변화를 이용하여 촉각 출력을 발생하는 원리로 동작한다. 제작된 투명 액추에이터는 2 인치 크기로 두께는 1mm 이하로 매우 얇으며 투명도는 80% 이상이며 20dB 이상의 출력을 갖는다. 촉각 출력을 구현하는 소자인 투명 액추에이터의 보다 효과적인 응용을 위해서 본 연구에서는 광도파로 기반의 압력센서 입력소자를 개발하였다. 개발된 압력센서는 폴리머 소재로 구성되어 있어 투명 액추에이터 모듈과의 집적뿐만 아니라 연성을 갖는 다양한 소자와의 결합이 가능하다. 어레이 압력센서를 제작하여 개발된 투명 액추에이터에 집적하여 성능을 검증하였으며 뿐만 아니라 피부에 부착하여 구부러진 상태에서는 동작하는 것을 확인하였다. 개발된 필름형 투명 액추에이터와 광기술 기반의 압력센서가 집적된 투명 촉각 입출력 모듈을 제작하고 그 특성을 분석하였다. 개발된 모듈은 입력의 세기에 따라 촉각의 출력을 변화시키거나, 촉각 출력 진동 주파수를 변화시켜 상황에따라 다양한 촉각 느낌을 전달 할 수 있음을 확인하였다. 또한, 전기활성 고분자 기반의 근육형 투명 액추에이터 기초 연구도 진행하였다. 본 연구에서는 전기활성 고분자 소재로 유전성 고분자인 PDMS 물질을, 연성을 갖는 투명 전극소재로는 은나노 와이어 투명전극을 사용하여 어레이 투명 유연 액추에이터와 마이크로 슬릿형 투명 유연 액추에이터를 제작하였고 기본적 출력 특성들을 분석하였다. 본 연구에서는 생물학적 신경네트워크와 멤리스터의 실시간 양방향 인터페이스 시스템 구축에 대해 연구하였다. 본 시스템 구축은 신경 세포의 신경 신호를 기록하고 신경 세포를 전기 자극하는데에 사용되는 다중전극어레이 제작공정 개발, 신경신호측정 시스템 그리고 신경 자극기 그리고 멤리스터 신호처리 시스템 개발로 구성된다. 이중 층 리프트 오프 레지스트 스퍼터 증착 기술을 기반으로 새롭게 개발된 신경전극 제작 공정은 전극의 표면 손상을 유발하지 않기 때문에 전기전착을 기반으로 하는 신경전극의 임피던스 제어 기술 개발에 있어서 매우 유리한 장점을 가지고 있다. 실제로 금-백금 나노입자를 전기전착 방법으로 금 전극에 재현성 있게 입힘으로써 백금 나노입자의 낮은 임피던스 특성과 생체친화적인 금의 특성을 모두 가지고 있는 신경전극을 구현하였다. 생물학적 신경 네트워크와 멤리스터 간 인터페이스 기술 개발을 위하여 멤리스터의 학습이 가능하도록 신경 네트워크 신호의 인코딩을 기반으로 하는 신경 뉴런들의 시냅스 특징 모사 인터페이스 시스템을 구축하였다. 본 시스템을 통해 생물학적 뉴런과 멤리스터의 기본적 특성들을 분석하고 생물학적 뉴런과 멤리스터간의 학습 가능 여부도 살펴보았다.

We grew the large-area graphene on Ni, Cu and Cu/Ni catatysts, and transferred on SiO2 and transparent substrates. This single and layer number controlled multilayer graphenes showed remarkable Raman characteristic and electrical property. Furthermore, we developed a facile method for graphene-graphite patterned device using only one-growth and one-transfer process. Irradiating laser to n-doped SiC substrate we could grow n-doped graphene, and characterized the grown n-doped graphene by raman and XPS analysis. Furthermore, we synthesized negatively and positively charged GO and AGO to control the layer number of GO film and characterized electrical properties in the vertical direction by C-AFM. Graphene nanoribbon (GNR) prepared on different substrate such as SiO2(GNR/SiO2), h-BN(GNR/h-BN) and encaptulated by h-BN layers(h-BN/GNR/h-BN) shows the possibility of the doping condition contiol of GNR devices. Layer number controlled- and mesh patterned-graphene sheet are developed for transparent conducting film with flexibility. The sheet resistance of transparent electrode are reduced from 79.4 Ω/sq (spin-coated) to 3.3 Ω/sq (electro-spun) at a transmittance of 90 % using the near-field electro-spinning. We demonstrate suspended and supported graphene FETs for gas sensing. From those devices, we can confirm that the suspended graphene structure leads to lower resistance variation under NO2 gas condition than that of supported graphene FETs. Furthermore, employing two-kind doping condition of graphene such as p- and n-doping by Ti and Au particle deopistion, respectively, the different resistance variation as ~8 % for Ti/graphene and ~ 14% for Au/graphene channels under same NO2 gas condition could be observed. We develpoed a polymerase chain reaction(PCR) chip incorporating graphene heater and thermal convection. Transparency of graphene allowed the realtime fluorescence detection of PCR product through heater. The multilayered graphene heater showed high transparency, stable temperature maintence, rapid thermal response, low-power consumption and low farication cost, which are suitable for low cost, high-performance PCR. Convection based thermo-cycling using the graphene heater enabled rapid PCR. For graphene-based thermo-optic (TO) mode extinction modulator, thermally induced inhomogeneous refractive index distribution of the polymer near the microribbon cut off the long-range surface plasmon polariton (LRSPP) stripe mode propagating along a graphene microribbon. Experimental results demonstrate 30 dB attenuation with 12 mW electrical power injection at a telecom wavelength. Graphene PD detects horizontally incident light and the time constants is less than 39.7 msec. Based on the graphene plasmonics, we develop a thermo-optic modulator and a photodetector. We successfully developed tunable THz transceiver technologies by developing the technologies of high-power, broadband-tunable, and high-efficiency THz transceivers. The developed amplifierintegrated ultra-compact and high-power beating sources and high-power THz generating photodiodes are the core technologies for the high-power THz transceivers that have never been developed by others. Moreover, THz continuous wave thickness measurement technologies that are based on the low-temperature-grown semiconductor phtomixer devices are the important technology with our own unique world-first approaches that can be readily applicable to the field of THz spectroscopy. In addition, our developed novel technologies for the generations and detections of the THz waves such as nano-structured semiconductor photomixers, horn-antennaintegrated photomixers, high efficiency Schottky diode detectors, and real-time highly-functional Schottky diode detectors, can be highly applicable to the industrial applications via the highly-efficient THz devices. The first stage of the study on the nano-electron source that has been carried out for last three years have developed technologies for achieving high adhesion between CNTs and subtrates and preserving high vacuum state, which resulted in building the basis for the research and development of ultra-high density electron source. Based on the research achievements, we have published 11 journal papers including Nanotechnology and Carbon, filed 8 patents, and presented in the intenational conferences 11 times. Such excellent research activities made Nano-Electron Creative Research Center one of the best research groups in the field of vacuum nanoelectronics. In the present study, we have developed a reliable process for the preparation of CNT paste which has optimized inorganic fillers for improving the adhesion between CNTs and cathode.In addition, an electron emitter prepared using the highly adhesive CNT paste on the very end of a metal probe showed a long-term emission stability even in the situation for very high current density. The newly achieved strong adhesion between CNTs and cathode made it possible to be used in various applications. We have further developed a number of useful technologies for fabricating X-ray tube including a novel design for high voltage operation, vacuum packaging, and high resolution imaging, which, we strongly belive, will open a new era for commercialization of nano-electron source-based X-ray tube. Prototype super-miniature X-ray tubes have showed outstanding preperties reproducibly. According to a request from a corporation, we have recently probed the performances of our X-ray tubes for a dental imaging application, which led to initiation for licensing process for the first time in the world. This research is focused on development of transparent actuator based haptic technology which can be a core technology for next generation tactile interface. Primary research is for the film type transparent actuator, pressure sensor and tactile input/output module using optics technology. In addition, the research for flexible muscle like actuator is progressed. The developed film type transparent actuator consists of two glass plates coated with transparent electrode. The actuator generates tactile output using electric-static force in response to electric signal. The actuator is designed to 2-inch size and it has a thin film architecture with less than 1 mm thickness. The actuator retains transparency higher than 80% and produces tactile output larger than 20 dB. Optical waveguide based pressure sensor was developed in order to efficient application for the transparent actuator. The optical waveguide was fabricated by using polymeric materials which allows integration with transparent actuator module and diverse flexible elements. Using the optical waveguide, array pressure sensor was fabricated and integrated it into the transparent actuator. Finally, we demonstrated the performance of module in a curved architecture after attaching it on skin surface. Transparent tactile I/O module was developed by integrating film type transparent actuator into pressure sensor and its characteristic was analyzed. The tactile I/O module can not only control tactile output with input power, but also transfer diverse tactile sensation with frequency. In addition, research for electro-active polymer based muscle like transparent actuator is progressed. The actuator consists of electro-active polymer layer using PDMS thin film or PDMS with micro slit 3D configuration and flexible transparent electrode using silver nanowire. Both thin film PDMS actuator and micro slit actuator with array configurations were fabricated and their output characteristics were tested. In this research, we present bidirectional interface system between biological neural network and memristor. The system consists of a multi electrode array for biological cell signal recording and biological cell stimulating, a signal analysis system, a cell signal acquisition system, a stimulation generation system, and a memristor signal processing system. We developed a new method of multi electrode array based on bi-layer lift-off resist sputter deposition technology. It does not cause surface defect, so it is advantageous for developing impedance control technique of electro deposition based electrode array. We present a electrode array having both low-impedance of Pt characteristic and bio-compatibility of Au characteristic with Au-Pt nanoparticle electro deposition on Au-electrode. The bidirectional interface system is designed for memristor learning based on recorded biological neural network signal and for inducing biological neuron and synapse characteristic on memristor. With this system, we analyze basis properties of biological neural network and memristor interface and feasibility of memristor learning capability.
