IV. 연구결과
Cu foil 및 Cu/Ni 적층구조 촉매를 이용하여 고품질 단일층 그래핀과 더불어 레이어 수가 제어된 다층 그래핀을 패턴하여 합성하는 기술을 개발하였다. 또한 이를 이용해 패턴화하여 그래핀으로만 이루어진 소자의 응용성을 확인하였다. 그래핀의 층수를 제어하는 방법과 단일층 그래핀과 다층 그래핀을 메쉬 형태로 제작하여 대면적 투명전극으로 응용성을 확인하였고, 펄스 레이저를 탄화규소 기판에 조사하여 비정질 상태로 상변환이 일어난 후 그래핀이 성장되는 현상을 레이저의 에너지 변화에 따른 탄화규소의 다양한 반응을 분석하여 무촉매 성장 메커니즘을 규명하였다. 뿐만 아니라 그래핀의 물성을 유지하하면서 대면적으로 전사시킬 수 있는 공정 기술을 개발하였으며, 그래핀 기반 멤리스터의 구동 메커니즘을 규명하였으며, 그래핀을 이용한 고분자 멤리스터 소자 극대화 및 고성능 은나노선을 제작하는 기술을 개발하였다. 그래핀-핵사고날 보른 나이트라이드-그래핀 (G/hBN/G tunnel FET) 터널 소자 구조를 이용한 가스센서 응용연구를 통해 기존의 그래핀만을 사용한 가스센서 이용 결과 보다 약 10%이상의 측정 민감도가 증가함을 확인 하였다.
튜너블 테라헤르츠 트랜시버 기술 개발의 당해년도 연구개발 성과 지표인 테라헤르츠 단일주파수 트랜시버 모듈 개발, 튜너블 테라헤르츠 트랜시버 모듈 개발, 신개념 고효율 테라헤르츠파 발생 칩 기술 연구 등을 모두 만족하는 연구 성과를 확보하였다. 테라헤르츠 단일주파수 트랜시버 모듈 개발에 대한 연구내용 핵심기술인 비팅광원/도파로 집적형 테라헤르츠파 발생 기술과 고저항 실리콘렌즈 탑재형 THz 트랜시버 기술, 혼안테나 하이브리드 집적형 고출력 테라헤르츠파 발생 기술 등은 테라헤르츠 소자 기술 분야에서 지금까지 제시하지 못한 핵심 기술이다. 튜너블 테라헤르츠 트랜시버 모듈 기술에서는 세계 최초로 제안한 이중모드 레이저 기술과 도파로형 광대역 포토믹서 집적 기술을 탑재한 초소형의 테라헤르츠 주파수 영역 분광기를 개발하여 신호대잡음비가 300 GHz에서 80dB 이상, 1THz 에서 50dB 이상의 성능을 얻었을 뿐만 아니라 마이크로 수준의 두께 측정이 가능한 기술을 확보하였다. 이 기술은 실제 산업현장에서 사용할 수 있는 활용도가 높은 기술이며, 테라헤르츠 분광 기술 분야의 우수한 연구그룹과 경쟁할 수 있게 되었다. 신개념 고효율 테라헤르즈파 발생 기반 연구에서는 나노 구조체 및 플라즈모닉 소자 기술을 이용하여 평균 광밀도가 매우 낮은 조건에서 동작하는 대구경 테라헤르츠 광전도 안테나를 제작하여 상용 소자에 비해 5 배 가량의 출력을 얻는 데 성공하는 큰 성과를 거두었다 이와 더불어 테라헤르츠파의 효율적인 검출을 위해서 광대역 안테나가 결합된 그래핀 FET 테라헤르츠파 검출기를 개발하여 밀리미터 공간 해상도의 측정결과를 얻어 테라헤르츠파 영상 분야에 활용 가능성을 보여 주었다.
MIT의 대표적인 강상관 물질인 VO2 를 Pulsed Laser Deposition(PLD) 방법으로 산소분압을 조절하여 박막을 제조하여 그 박막의 특성을 저항의 온도의 존성 SEM 과 XRD 등의 물성 분석을 통해 임계특성의 변화를 관즉조사 한다. MIT Critical Temperature Switch(CTS)를 이용하여 MIT 전자개페기와 차단기를 개발하였다. 특히 전자개폐기와 차단기의 특성에 부합하도록 발열도선 및 MIT CTS의 Tc를 올리는 연구를 진행하였고, 이 과정에서 Tc가 올라간 새로운 MIT CTS를 개발하였다.
고밀도 나노전자원 및 신개념 행열-어드레싱형 엑스선 소스 연구를 수행하여 다음과 같은 우수한 연구결과를 도출하였다. 1D(CNT)/ 2D(GNP, BNNP) 나노물질을 기반으로 하여 매우 우수한 고밀도 나노 전자원을 개발하였다. 고밀도 탄소나노튜브 어레이를 제조하여 50 mA 이상의 고방출전류를 달성하였으며, 이를 적용하여 제조한 엑스선 튜브는 시간 동안 방출 전류밀도의 감소가 전혀 발생하지 않을 정도로 신뢰성과 안정성이 매우 높은 것을 확인할 수 있었다. 또한, 그래핀을 게이트 개구 위에 전사하는 기술을 개발하여 전자투과형 게이트를 개발하였으며, 이를 이용하여 전자빔의 퍼짐 현상을 큰 폭(40 %)으로 개선하는데 성공하였다. 양자-축퇴 영역의 고휘도 나노전자원을 개발하기 위한 Point type 전자원으로서 CNT Yarn 에미터를 제작하여 그 특성을 분석하였다. 직경이 30 ㎛인 CNT Yarn이 2.2mA의 전류를 방출함을 확인 하였는데, 이는 311 A/㎠에 해당하는 초고전류밀도이다 이러한 우수한 특성을 가지고 있는 CNT Yarn을 이용하여 -7.4 x 1019A/㎡str의 고휘도 나노전자원을 제조하였다. 개발된 나노전자원을 기반으로 진공 밀봉 형태의 행렬 어드레싱이 가능한 평행 엑스선원의 개념을 정립하고 시제품의 기본 구조의 설계를 완료하였다.
투명소자 및 UX 기술 연구에서는 투명하고 유연한 전기활성폴리머를 이용하여 빠른 반응속도와 변형을 보이는 촉각인터페이스 구조와 각종 UX응용 기술에 대하여 연구하였다. 전기활성 폴리머를 터치스크린에 응용하기 위하여, 전기적으로 표면의 돌출정도를 조절할 수 있도록 디스크형으로 설계하였으며, 돌출방향이 한방향으로 고정될 수 있도록 구조를 설계하였다. 아울러 높은 광투과도를 달성하기 위해 AgNW 를 할로켄광권을 이용하여 나노웰딩하는 기법을 적용함으로써 높은 광투과도 조건에서 전기전도도를 향상 시킬 수 있는 방법을 구현하였다. 또한 AgNW를 센서로 이용하는 방법에 대한 연구를 함께 진행하였는데, AgNW를 Embedding 하는 기법을 이용하여, 높은 반복 신뢰성을 갖도록 하였으며 반복적이며 안정적으로 변위량 또는 압력을 측정할 수 있도록 설계하였다. 또한 광학적 특성을 변형시키거나 활용하는 각종 UX(사용자체험)기법에 관하여 보고한다.
본 연구에서는 생물학적 신경 네트워크와 인공 뉴런 네트워크의 실시간 양방향 인터페이스를 통한 생물학적 신경 네트워크에서 일어나는 학습의 이해에 대하여 연구하였다. 생물학적 신경 네트워크와의 물리적인 인터페이스를 위한 다중 전극어레이 제작 공정 개발 및 신경 신호를 기록하고 전기 자극을 하기 위해 필요한 하드웨어 시스템 그리고 인공 뉴런네트워크를 구현하기 위한 실리콘 뉴런어레이로 전체 시스템이 구성된다. 다중 전극어레이의 경우 금속 나노다공성 구조체를 이용하여 신경전극의 임피던스를 낮은 비용으로 제어할 수 있는 기술을 개발하였으며, 전기화학적 평가 실제 신경신호 측정을 통하여 그 효과를 검증할 수 있었다. 생물학적 신경 네트워크의 신호를 측정하기 위한 다채널 신경 신호 측정기 및 자극기를 개발하였다 증가하는 측정 채널과 세분화되는 측정 정밀도를 감당할 수 있는 소프트웨어 인터페이스 개발도 함께 수행되었다. 인공 뉴런 네트워크를 모사하는 실리콘 뉴런 어레이의 개발도 함께 수행되었다 시냅스 모방 소자인 멤리스터와 연동하여 멤리스터에 학습을 유발할 수 있는 패턴을 컨트롤 할 수 있는 로직을 구현하여 학습을 구현하였다.
양자컴뉴팅과 관련하여서는 양자프로그램을 분해하는 컴파일러를 확보하였고, 이를 구동가능하도록 플랫폼에 설치하였다. 전반적으로 양자컴퓨팅플랫폼과 핵심연구진행을 위한 연구환경 구축을 진행하였다.

We grew the large area graphene on Ni, Cu and Cu/Ni catatysts, and transferred on SiO2 and transparent substrates. This single and layer number controlled multilayer graphenes showed remarkable Raman characteristic and electrical property. Furthermore, we developed a facile method for graphene graphite patterned device using only one growth and one transfer process. Layer number controlled and mesh patterned graphene sheet are developed for transparent conducting film with flexibility. Irradiating laser to SiC substrate induced the phase change followed by graphene growth, which is investigated as function of laser energy for confirming catalyst-free graphene growth mechanism. Furthermore, we developed the novel graphene transfer technique with a high degree of freedom. We also investigated the operating mechanism for graphene oxide-based memristor, and developed the improving technique of memristor via graphene interfacial electrode and high performance silver nanowire electrode. Among various van der Waals heterostructures, graphene-hBN-graphene tunnel field effect transitor(FETs) leads to 10% higher gas molecule sensitivity than single graphene channel FET.
For the developement of tunable terahertz transceiver technology, all of the project goals for this project year: developing terahertz single frequency transceiver module, developing tunable terahertz transceiver module, and researching novel highly-efficient terahertz generation chip technology have been satisfactorily achieved. As the core technology of developing terahertz single frequency transceiver module, we have introduced unprecedented novel technologies to the field of terahertz devices such as beating source/waveguide integrated terahertz generations, high-resistive silicon lens mounted terahertz transceivers, horn antenna hybrid integrated high power terahertz genertations. For the developement of tunable terahertz transceiver module, a world-first introduction of ultra-compact terahertz spectrometer based on the dual-mode laser and the waveguide-type broadband photomixer technologies have been made from which the signal-to-noise ratios of over 80dB at 300 GHz and 50 dB at 1THz have been achieved that makes it possible to measeure the thickness in the scale of micro-meters. This technology is a highly adaptable to the real industrial purposes and gives us a compatability to the leading groups in the field of terahertz spectroscopies. As the fundamental research for the conceptually-novel highly-efficient terahertz generations, by using the technologies of nano-structures and plasmonic devices, we have fabricated large-area terahertz photoconductive antenna which operates in the condition of very low levels of averaged optical densities. From this, we have successfully obtained a 50-times-higher output power than those from the commercial devices. In addition, we have developed a broadband-antenna-integrated graphene FET terahertz detector for the efficient detections of terahertz waves, from which we have obtained the spatial resolutions of millimeter-scale that shows the possibilities of applications in the terahertz imagings.
The study on the development of ultra-high density nano-electron source and matrix-addressable X-ray source resulted in the remarkable achievements, as follows; Based on 1D(CNT)/ 2D(GNP, BNNP) nano-materials, a very high- density nano-electron source was developed. A high-density carbon nanotube (CNT) array developed in this study makes it possible to achieve the emission current of as high as 20mA. The X-ray tube fabricated with a high-density CNT array showed very stable and reliable emission behavior for over 280hr. We have also developed an electron transparent atomic network gate (ETANG) structure by using a novel vacuum transfer technology, which resulted in the improvement, to a great extent (40%), of focusing electron beam. In order to develop a quantum-degenerate high brightness nano- electron source, CNT yarn emitters have been fabricated and characterized. The CNT-yarn with a diameter of 30㎛ was found to be able to emit the current of 2.2mA, corresponding to the current density of as extremely high as 311A/㎠. Using the CNT-yarn emitter with such an excellent field emission capability, the brightness of -7.4 x 1019A/㎡ str was accomplished. In addition, we have newly defined the concept of matrix-addressable parallel X-ray source, followed by the design of prototype.
This research is focused on development of transparent actuator based haptic technology which can be a core technology for next generation tactile interface. Primary research is for the film type transparent actuator, pressure sensor and tactile input/output module using optics technology. In addition, the research for flexible muscle l ike actuator is progressed. The developed film type transparent actuator consists of two glass plates coated with transparent electrode. The actuator generates tactile output using electric-static force in response to electric signal. The actuator is designed to 2-inch size and it has a thin film architecture with less than 1mm thickness. The actuator retains transparency higher than 80% and produces tactile output larger than 20dB. Optical waveguide based pressure sensor was developed in order to efficient application for the transparent actuator. The optical waveguide was fabricated by using polymeric materials which allows integration with transparent actuator module and diverse flexible elements. Using the optical waveguide, array pressure sensor was fabricated and integrated it into the transparent actuator. Finally, we demonstrated the performance of module in a curved architecture after attaching it on skin surface. Transparent tactile I/O module was developed by integrating film type transparent actuator into pressure sensor and its characteristic was analyzed. The tactile I/O module can not only control tactile output with input power, but also transfer diverse tactile sensation with frequency. In addition, research for electro active polymer based muscle like transparent actuator is progressed. The actuator consists of electro-active polymer layer using PDMS thin film or PDMS with micro slit 3D configuration and flexible transparent electrode using silver nanowire. Both thin film PDMS actuator and micro slit actuator with array configurations were fabricated and their output characteristics were tested.
To understand a mechanism of learning on biological neural network, we designed a bidirectional system to control and communicate between biological neural network and artificial neural network. The system consists of a multi electrode array to contact with biological neural network, a hardware system to measure the signal from biological neural network and stimulate it, and a silicon neuron array to implement artificial neural network. In this study, a low-cost impedance control technology was developed based on nanoporous Au structure, and confirmed the performance of the nanoporous Au-modified MEA via electrochemical characterization and neuronal signal recording. For biological neural network signal acquisition and stimulation, we extend channel capability and data bandwidth New software interface is required to manage expensive data communication Silicon neuron array for artificial neural network implementation is fabricated in TSMC 180nm process. It has digital logic to control learning pattern for interfacing with memristor device.
Related to quantum computing platform, we acquired a quantum compiler and installed it on the target quantum computing platform. In general, we prepared the necessary research environment including classical computing system and human resource.
