□ 연구개발 결과
○ 반도체 공정 분석, 폐가스 성상 분석 및 현장 운영 인력의 설문 조사를 통해 발굴된 요구 사항을 연구 개발 내용에 반영함
○ 개발 기술의 비즈니스 모델 구축을 통해 기술성, 사업성, 시장성, 경쟁사 기술 분석 및 생산 단가 절감 효과 등의 조기 분석을 통해 양산성 검토
○ PSA 효율 향상을 위한 흡착제 개발을 통해 다공성 흡착제를 개발하였으며,Titanium carbide 기반 흡착제: 2.96 mol/kg, petroleum coke 기반 흡착제: 2.79mol/kg의 흡착 효율로 목표 흡착 성능인 2.5mol/kg을 초과 달성함
○ 200~2000LPM 유량에 대한 고효율 산성가스 제거 기술 연구를 통해 설계 기준을 확립하고 2000LPM급 시작품 제작, 평가를 통해 이를 검증함

○ 통합설비로 유입되는 입자의 제거를 위해 내식성 PTFE 재질의 여과포를 사용하여 99.9% 이상의 집진효율 달성 및 연소 생성 입자의 배출 저감을 위해 접목된 벤츄리 스크러버의 경우 99.5% 이상의 처리효율 달성
○ 점착성 먼지 유입 상황을 대비하여 집진효율이 상대적으로 낮으나 압력손실이 상대적으로 작은 사전 응집 기능을 갖춘 Spray Tower를 설계하여 실험을 수행하여 55mmAq의 압력에서 97% 이상의 효율을 달성 함
○ 초과엔탈피연소를 간단한 구조에서 구현하기 위하여 2단 다공체 연소기술을 도입하여 PFCs 및 NF3의 고성능(고분해율 및 에너지이용효율)분해 처리기술개발을 수행하였으며, 고온유동반응기 실험 및 수치해석결과들을 토대로 상용급 PMC 반응기의 운전 조건을 연료 과농(Fuel rich) 조건에서 운전하여야 CF4 분해율을 높일 수 있다는 결론을 도출함
○ 다양한 연소조건에서 화염안정화 선도가 도출되었고, 화염안정화 영역 내에서 CF4 및 NF3의 최적 분해 조건을 도출하였다. 당량비 1.5이상에서 안정적으로 95%이상의 CF4 처리효율을 확인하였고 최대 CF4 처리효율은 당량비 1.75에서 연료사용량이 18.2 LPM일 때 약 98%를 달성
○ 과유량 N2 부하 저감을 위해 PSA 기법이 도입되었으며, 시제품 통합시스템에 적용하기 위하여 비교적 저렴한 AC-X를 적용하여 흡착시간변화에 따라 최적의 흡착공정 도출을 위한 실험을 수행하였고 결과적으로 대상가스인 CF4의 회수율이 99.93%로 손실율은 1%이하로 유지됨을 확인 함
○ 초과엔탈피 연소기용 소재는 HF에 내식성을 가져야 하며, 이를 위한 연소기 소재로서 내식성 상압소결 SiC(PS-SC)에 대하여 연구하였음. 500 nm급 고순도 SiC 분말에 알루미나-이트리아(Al2O3-Y2O3) eutectic 반응을 이용한 YAG(Y3Al5O12) 소재를 소결조제로 사용하여 소결을 실시. 시간과 소결조제 조성을 변수로 소결체를 제조하여 밀도(기공율), 곡강도, 미세구조,열전도도, 상(phase)을 분석하였으며 HF 분위기 내식성을 평가하였으며,소결조제가 없는 순수 SiC 멀티채널 허니컴을 압출 성형 함
○ 상압소결 SiC 소재의 내부식 평가 및 최적 생산 조건 확립을 위한 연구가행해졌으며, 항온/항습 건조법을 적용한 실험을 통해 균열이 없는 성형체를 확보할 수 있었으며, 소결온도 2150℃, 승온 및 냉각속도를 ±7.5 ℃/min, 소결 시간은 3시간으로 적용하여 휘어짐, 균열 등의 결함이 없는 SiC 허니컴을 확보하였음

◦ In this study, an analysis of gas emission concentration and properties for the inlets and outlets of the scrubber was carried out through an analysis of gas by semi-conductor process and Powder by facility section, which was used as the basic data for the study. Even in the same process, the formation and concentration deviation in inflow gases by treatment facility was represented diversely as shown in CF4 474.97~1052.75 ppm, NF3 139.43~2476.40 ppm, SiF4 30.24~106.86 ppm, etc. As a result of Powder analysis, in the cases of Diffusion L/T-SiN, CVD P-SiN processes, most of the Powder was confirmed to be SiO2 regardless of location, and in the cases of Metal-BW, CVD W-SiX processes, most of the Powder was confirmed to be WO3.
◦ In order to optimize the wet scrubber equipment for acid gas treatment, a two-Column equipment was manufactured, and then an evaluation on the treatment efficiency using NH3 was carried out. The changes in efficiency depending on Column Size and height, type of filler, gas and liquid flow were measured. Based on the evaluation results, a 2000LPM class wet scrubber were manufactured by reflecting the results in numerical analysis and design for 200~2000LPM class.
And the sameness of theoretical and actual values was confirmed through a performance evaluation.
◦ In order to solve the problem that the water is discharged together with the gas into an exhaust duct after the combustion treatment of waste gas and condensed in the exhaust duct, a gas-liquid separator was manufactured and a performance evaluation was carried out. As a result of water condensation measurement in duct, the zero moisture condensation amount in duct was achieved at 23.7℃ or less and 4.08g water removal.
◦ In order to solve the mass and energy balance, P&ID, and various problems expected in the continuous operation of integrated facility, inferable problems and solutions were deducted, and the safety and operational stabilization was guided through the preparation of expected interlock list. Finally, the design, manufacture and evaluation of integrated system were carried out through the combination of unit modules.
◦ For the primary study on adsorbents, which are the key materials of proper concentration, an evaluation on the adsorption capacity of CF4 and NF3 on commercial adsorbents was carried out. Secondly, through the R&D on new adsorbents considering high adsorptivity, high selectivity and regeneration stability, etc. a porous carbon adsorbent was developed through carbonization or activation process using various precursors including carbon. For the CF4 adsorption performance for development materials (Titanium Carbide based adsorbent: 2.96 mol/kg, Petroleum Coke based adsorbent: 2.79 mol/kg, (room temperature, normal pressure)), the target adsorption performance of 2.5 mol/kg was achieved, and in the repeated adsorption/desorption processes, it was confirmed that the adsorption performance was maintained over 99%. In addition, the selectivity to CF4 was higher than that of N2, indicating that it could be applied to CF4 proper concentration process.
◦ Through the development of a numerical analysis model which can accurately predict the characteristics of porous matrix, heat transfer effect between gas and solid, and the detailed chemical reaction process, an analysis was carrie out on the PMC burner combustion characteristics, flame characteristics in single channel and multichannel structure, the effect of radiation heat transfer in solid affecting the flame characteristics, etc. depending on inlet flow conditions for 2-dimensional model. Also, for 3-dimensional model, an analysis on flame structure of the Honeycomb Porous Burner, the combustion characteristics depending on the inlet flow rate conditions was carried out along with the comparison to the case without radiation heat transfer, and using the detailed reaction model, flame stability, flame structure, heat transfer characteristics, etc. were analyzed, presenting a preemptive response to possible problems in the manufacture of actual products and the direction for improvement.
◦ Through a simulated gas decomposition reaction in semiconductor process using a burn-wet scrubber, an analysis of odor contributing substances (VOCs, aldehydes, ammonia, amines and lower fatty acids, sulfur) in the exhaust gas of the scrubber downstream was carried out.
As a result of the analysis, the substances with higher than 10% odor contribution were analyzed due to Acetaldehyde (about 60%), Propionaldehye (about 23%), n-Butyraldehyde (about 11%) and fluorine compounds (about 6%), and it was determined that hydrocarbon based substances were generated through the rapid cooling due to incomplete combustion during the combustion process, and in the case of the fluorine compound, it was determined due to the fact that the F-series materials, which were the by-products generated during the decomposition process of PFCs, were discharged partially without any treatment.
◦ Based on the results of the performance evaluation on unit module using the technology which has been studied in the sub-subordinate organizations and the committed institutions, the system design of integrated facility was carried out. The prototype was manufactured and evaluated based on the results of the prototype manufacture and evaluation. The quantitative target was achieved over the original target of R&D.
