XRD 실험 결과, 실온에서 증착한 박막의 결정성이 가장 좋았고 60oC와 80oC로 온도가 증가 할수록 결정성이 나빠지면서 defect가 증가함을 알 수 있었다. 특히 증착온도가 80oC인 경우 ‘thin film phase'와 'bulk triclinic phase'의 두 가지 상이 공존함을 알 수 있었다. Ellipsometry 와 Photoluminescence 실험으로부터는 박막 형태로 증착하였을 경우 pentacene의 HOMO-LUMO gap이 1.42eV이며 1.94eV, 2.11eV, 2.25eV의 상위 레벨들을 갖는 다는 것을 알 수 있었다. 또한 증착 온도가 증가 할수록 PL의 intensity가 감소하였는데 이는 결함(defect)으로 인한 비발광 재결합(non-radiative recombination)때문인 것으로 해석되며 XRD실험 결과와 일치함을 알 수 있었다. 위의 실험결과로부터 얻은 pentacene 박막의 성질을 이용하여 p-pentacene/n-Si 광다이오드를 실온, 60, 80oC에서 제작하여 I-V 특성을 분석하였다. n-Si 위에 pentacene 박막을 열적 증착법으로 증착하여 p-n 접합을 만든 후 각각 Au와 In을 이용하여 상부전극과 하부 전극을 형성 하였다. 이 중 80oC에서 제작된 광다이오드가 반응도(Responsivity)와 양자효율(Quantum efficiency)가 각각 0.25(A/W), 46.3(%)으로 가장 우수한 성능을 보여주었다. 이는 HOMO-LUMO gap내의 midgap 레벨이 증가하면서 외부의 광자에 대해 추가적인 전하를 만들기 때문인 것으로 해석된다. 또한 Au/n-Si Schottky 다이오드에서는 p-pentacene/n-Si 광다이오드에 비해 아주 작은 광전류가 측정되었는데, 이로써 p-pentacene/n-Si 광다이오드에서의 광전류는 Au/n-Si junction이 아닌 p-pentacene/n-Si junction에 기인한 것임을 알 수 있었다. 80oC의 온도에서 제작된 pentacene/n-Si 광다이오드의 경우 우수한 광기전 효과(Photovoltaic effect)를 보여주었는데, Jsc(Short Circuit Current Density)와 Voc(Open Circuit Voltage)가 각각 64.8mA/cm2 , 0.12V로 측정되었다. p-pentacene/n-Si 광다이오드의 동적 반응을 살펴보기 위하여 120Hz와 1.5MHz 두 가지의 주파수로 레이저를 pulsing하여 output signal을 오실로스코프를 통하여 관찰하였다. 120Hz인 경우에는 실온과 60oC에서 제작된 다이오드 모두 input signal과 거의 일치하는 output signal을 보여주었으나 input signal을 1.5MHz로 pulsing 하였을 때는 120Hz인 경우와는 달리 소자가 input signal에 잘 반응하지 못하였다. Pentacene 박막을 기판 온도를 증가시켜서 증착할 경우 HOMO-LUMO gap내의 midgap 레벨이 증가하므로, 광소자로 만들 경우 midgap 레벨에 의한 추가적인 전하의 생성으로 광전류를 증가시킬 수 있어서 효율적인 소자로서 응용이 가능하다고 판단된다.

In this study, we have deposited pentacene films on n-Si by thermal evaporation at various temperatures and investigated their key optical properties. The XRD spectra of pentacene thin films showed the diffraction intensity to decrease with deposition temperature and the film deposited at 80oC. showed a separation of the diffraction peaks, suggesting the existence of two different phases of pentacene. The existence of two different phases are so called ‘thin film phase' and 'bulk triclinic phase'. The extinction coefficient k exhibited a main absorption peak at 1.82eV, which is assigned to the HOMO-LUMO gap of pentacene and the photoluminescence taken at room temperature showed a main peak of 1.7eV. Since the HOMO-LUMO gap of pentacene is 1.82eV, the stokes shift is about 0.12eV, which probably resulted from the interaction with phonons. Our combined data from the XRD, ellipsometry, and PL measurements suggest that the crystal quality of pentacene degrades and the density of midgap states in the pentacene films increase with the deposition temperature. From this result, we fabricated p-pentacene/n-Si organic photodiodes by thermal evaporation of pentacene films at 25(RT), 60 and 80oC., and investigate the photoelectric effects. I-V measurements of the diodes were performed with and without a red laser beam (670nm wavelength, 1.85eV) delivering a power density of about 360mW/cm2 onto the pentacene surface. Photocurrent was well observed from all the photodiodes that also showed strong rectifying behavior in the dark. Our photodiodes were so sensitive to the light that they exhibit a high photocurrent level even under zero bias. Relatively a good responsivity of 0.25 A/W and quantum efficiency of 46.3 % are obtained from the photodiode prepared at 80oC, together with an increased leakage current, compared the other diode prepared at RT. In our previous result we suggested the density of midgap states in the pentacene films increase with the deposition temperature. Those midgap defects not only cause the current leakage to increase at the p-pentacene/n-Si junction but also may have enhanced the photoresponsivity. Since the photocurrent level of p-pentacene/n-Si photodiode is much higher than that of Au/n-Si Schottky diode. We confirmed that the photoelectric effects occur almost exclusively within the pentacene layer. The dynamic photoresponse time was measured with a digital oscilloscope while the red diode laser illumination was pulsed by a function generator at frequencies of 120Hz and 1.5MHz. The photodiodes prepared at RT and 60oC showed excellent photoresponse under the low frequency (120Hz) pulsing. However under the high frequency(1.5MHz) Output-signal didn't respond well to input-pulse.
