자외선(ultraviolet, UV) 발광다이오드(light-emitting diode, LED)의 양자효율(quantum efficiency)을 높이기 위하여 Si 도핑한 AlGaN 전자투과장벽(electron tunneling barrier, ETB) 층을 삽입한 InGaN-GaN 다중양자우물(multiple quantum well, MQW) UV LED 구조를 제안하였고, 이들 소자특성을 시뮬레이션 및 실험적으로 조사하였다. 먼저 UV LED의 중심 파장이 390 nm를 갖도록 설계하기 위하여 InGaNGaN 양자우물(quantum well, QW)의 전자 서브밴드 에너지(electronic subband energy)간의 천이 에너지를 계산하였다. 계산에는 유효 에너지 밴드갭, 첫 번째 전자와 첫 번째 무거운 정공의 양자화된 에너지 준위, 압축 변형(compressive strain)과 압전장(piezoelectric field)에 의한 에너지 변위를 고려하였다. 계산 결과, 중심 파장 390 nm의 InGaN-GaN QW LED를 제작하기 위해서는 인듐 조성이 8 %이고 우물 두께가 38 Å인 우물층과 장벽 두께가 125 Å인 장벽층으로 구성된 QW 설계가 요구됨을 알 수 있었다. 다음으로 제안한 UV LED 구조의 가능성을 조사하기 위하여 p 영역으로의 전자 범람에 대한 AlGaN ETB의 영향을 시뮬레이션 하였다. 캐리어 농도 분포에 대한 시뮬레이션 결과 제안한 LED의 p 영역에서 전자 농도가 참고용 LED에 비해 약 15 % 이상 낮아진 것을 확인할 수 있었다. 이로부터 MQW 아래쪽에 Si 도핑한 AlGaN ETB의 삽입이 소자 동작시 p 영역으로의 전자범람문제를 줄이는데 매우 효과적임을 알 수 있었다. 시뮬레이션 결과를 바탕으로 MOCVD(metal organic chemical vapor deposition) 방법으로 제작된 InGaN-GaN MQW UV LED에서 Si 도핑한 AlGaN ETB의 영향을 실험적으로 조사하였다. 실험결과 20 mA에서 ETB를 삽입한 UV LED가 ETB를 삽입하지 않은 UV LED에 비해 광출력 파워가 13.5 %까지 증가하였다. 이것은 전자의 낮은 에너지 터널링 주입으로 MQW로부터 p 영역으로 범람하는 고온 전자의 수를 줄여, 결국 UV LED의 전체양자효율을 증가 시켰기 때문으로 생각된다. 본 논문에서 제안한 LED 구조는 백색광 생성에 핵심이 되는 여기광원 뿐만아니라 감지기, 고밀도 광기억 장치, 의학분야 등에 적용될 고효율, 고출력 UV LED를 제작하는데 매우 유용할 것으로 기대된다.

In this thesis, InGaN-GaN multiple quantum well (MQW) ultraviolet (UV) light-emitting diodes (LEDs) with a Si-doped AlGaN electron tunneling barrier (ETB) are proposed to improve quantum efficiency of the conventional UV LEDs. Through this method, simulated and experimental data were compared and investigated to make better performance. First of all, the transition energy between electronic subband energy levels of the InGaN-GaN MQW was calculated to adjust the center wavelength of the UV LEDs to 390 nm because the conversion efficiency of our RGB phosphors could be maximized at this wavelength. The calculation was carried out by considering the effective bandgap energy, the quantized energy levels for the lowest lying electrons and heavy holes, the compressive strain and the piezoelectric fields. The parameter values of the InGaN-GaN QW, obtained from the calculation for this wavelength were a 38 Å-thick well layer with an 8 % indium composition and a 125 Å-thick barrier layer. For the next step, the influence of the AlGaN ETB on the electron overflowing to the p-side was simulated to investigate the feasibility of the proposed UV LED structure. As a result of the simulation on the carrier concentration distribution, we can clearly observe that the amount of the electron concentration in the p-GaN region of the proposed LED was lower by a factor of two orders than that of the reference LED. This simulation result showed that incorporation of Si-doped AlGaN ETB below the MQW region is quite effective in reducing the overflowing problems during operation. Finally, the effects of Si-doped AlGaN ETB on the light output power of InGaN-GaN MQW UV LEDs, grown on sapphire substrates by metal organic chemical vapor deposition, were experimentally investigated based on the simulation results. The light output power of the UV LED with an ETB at drive currents of 20 mA increases up to 13.5 % as compared with that of the UV LED without an ETB. The improvement is thought to be due to the reduced number of hot electrons overflowing to the p-side from MQW by low-energy electron tunneling injection, eventually increasing overall quantum efficiency of the LEDs. The LED structure proposed in this study is expected to be very useful for manufacturing high efficiency and high power UV LEDs, key devices used as pumping sources for white light generation, chemical sensing, high-density optical storage and medical processes, etc.
