The porous vacuum chuck is a key element used in various processes for semiconductor manufacture. The porous typed vacuum chuck used in a dicing machine, which is a semi-conductor wafer cutter, demands very precise flatness. In particular, in order to produce more precise and intensified products, it needs to process a semi-conductor chip in an even smaller and more precise manner. Therefore, the quality of the chuck that fixes a wafer needs to be more precise. The existing evaluation of the features of a vacuum chuck have been measured under conditions where the vacuum pressure is not in operation so that it has been impossible to forecast the variation of the vacuum chuck according to the environment for its usage. Subsequently, the defective rate occurring in the course of semi-conductor processing could not but be high. This study analyzes the influence of vacuum pressure on the chuck and wafer by measuring the flatness of the vacuum wafer and flatness under conditions where there is vacuum pressure, which is the same condition as used in industry. For this experiment, a vacuum system where a vacuum pump and base chuck were assembled was prepared and used, and a vacuum chuck exclusively for 6 inch wafers with 3㎛ of flatness was also employed. The experiment used two types of wafer, silicon and glass, and they were measured while increasing the vacuum pressure from 100mmHg to 700mmHg by 100mmHg increments as well as being measured when there was no vacuum. In order to verify the results obtained from the contact type measurement method, it was confirmed whether they show a similar pattern through measurement by using a laser interferometer. From this study, it was found that the shape of wafers becomes varied according to the vacuum pressure. The flatness of wafers was improved according to the vacuum pressure, and the flatness of silicon wafers and glass wafers was improved by 0.45㎛ and 0.75㎛ respectively in the contact measurement and the flatness was also improved in the non-contact measurement. And it was concluded that the vacuum pressure needed for fixing wafers should be over 500mmHg.
