CMP 공정에서의 scratch 에 대해서는 지금까지 많은 연구 가 이루어져왔고 그에 따른 많은 개선의 결과를 보였다. 하지만 소자의 design rule 의 감소로 인해 점점 더 scratch 가 yield 에 미치는 영향이 증가하 고 있기 때문에 좀 더 많은 개선을 필요로 하고 있다. 특히 ILDCMP 에서 발생되는 scratch 는 많은 시간 동안 연구되었음에도 불구하고 여전히 많은 개선이 필요하다. 일반적으로 ILD CMP 에서 발생되는 scratch 는 brittle fracture 의 한 종류 인 caterpillar type 의 형태로 발생하고 있다. 본 연구는 ILD CMP 공정에서 발 생 되는 scratch 의 발생 기구(mechanism)에 대한 것으로 polishing pressure, rotation speed 와 같은 CMP 공정 조건 변화 및 slurry 내 large particle 개수 변 화가 scratch 발생에 미치는 영향을 알아 보았으며, slurry 입자 종류에 따른 scratch 유형 변화 및 scratch 발생에 주 역할을 담당하는 polishing pad 내 groove 와 pore 가 scratch 발생에 미치는 영향에 대해서 살펴 보았다. ILD CMP process 에서는 주로 silica slurry 와 ceria slurry 를 사용하는데 이두 slurry 의 입자는 size, shape 등 physical 특성이 매우 다를 뿐만 아니라 polishing performance 도 매우 다르다. 하지만 oxide film 에서 두 slurry 에 의 해 발생 되는 scratch 의 형상과 사이즈는 거의 동일하다. 이는 ILD CMP scratch 발생 mechanism 이 slurry 내 abrasive 의 형상과 직접적인 연관이 없 을 수도 있다는 것을 의미한다. 또한 silica slurry 내 1um 이상의 large particle 이 scratch 발생에 미치는 영향에 대한 실험 결과 large particle 이 많을 경우 발생된 scratch 수가 증가하는 경향은 보이지만 반드시 증가하지는 않는다는 것을 확인하였다. 위 두 실험 결과로 판단해 보면 ILD CMP scratch 의 발생 정도는 slurry 내 abrasive 의 특성과 연관성이 있지만 발생 mechanism 이 abrasive 의 shape 이나 hardness 와는 연관성이 없을 수도 있다는 것을 암시 한다. ILD CMP 에서 발생되는 scratch 유형은 거의 대부분 ‘caterpillar’ 모양을 갖고 있다. 이러한 scratch 들의 dimension 을 분석해 보면 길이는 수 A 에서 수십 um 까지 다양하게 분포하고 있고, width 와 lip width 의 trend 를 보면 대 부분 1um 이하, 0.1um 이하의 size 분포를 보인다. 이는 주 scratch source 의 size 를 예측할 수 있을 뿐 아니라 scratch source 들이 wafer 와 pad surface 사 이에서 평균적으로 얼마나 이동하느냐를 예측할 수 있다. Scratch 의 depth 는 bending 의 형태를 보이며 ~1200A 정도의 trend 를 보였지만 이는 하부 layer 의 pattern 구조와 hardness 에 따라 달라지기 때문에 측정된 depth 가 일반적 인 scratch 의 depth 라고 보기 어렵다. Scratch dimension 분석 결과에서 유추 해 보면 ILD CMP scratch 의 형상은 ‘Caterpillar’ 로 거의 일정하며 이러한 형 상을 유발시키기 위해서는 scratch source 가 탄성을 갖는 얇고 불규칙한 판상 의 형태일 것으로 판단되며 pad 와 wafer 의 interface 에서 회전(rolling)을 하 면서 발생하기 보다는 어느 임의의 한 곳에 scratch source 의 일부분이 일정 시간 고정이 되어 있는 상태에서 두 surface 의 상대적인 회전 속도 차이에 기인하는 friction 에 의해 일정한 길이를 갖는 scratch 를 유발하다가 rotation 에 의해 발생되는 shear force 와 같은 force 나 diamond disk 의 conditioning 과 같은 mechanical force 에 의해 pad 외부로 배출되는 것으로 볼 수 있다. CMP 공정에서 scratch 가 문제된 시점부터 감소 방법으로 가장 쉽게 접 근했던 방법이 slurry 내의 large particle 개수를 filtering 또는 aging 으로 감소 시키는 방법이었는데 이러한 방법으로 scratch 발생 정도의 튐(hunting) 현상 은 어느 정도 해결 됐지만 확실한 대안으로는 판단되지 않는다. 이번 연구 에서 1um 이상의 large particle 개수 영향을 확인한 결과도 역시 동일한 경향 을 보였다. 즉, 전반적인 scratch 의 level 은 감소하였지만 반드시 large particle 개수와 scratch 개수가 정비례하지는 않았다. CMP 공정의 input variables 중의 하나인 polishing condition 은 scratch 발 생과 밀접한 연관이 있다. 특히 polishing pressure 의 증가는 scratch 의 증가 와 직접적인 연관이 있다. Friction 과 Sommerfeld Number 에서도 알 수 있듯 이 pressure 가 증가할수록 pad 와 wafer surface 의 friction force 가 증가하게 되고 SN 이 감소함에 따라 두 surface 간 direct contact 비율이 증가하기 때문 에 결과적으로 scratch 가 증가된다고 볼 수 있다. 실험 결과에서도 알 수 있듯이 pressure 가 증가 할수록 friction force 가 증가 하고 scratch level 도 증 가 하였다. 또 다른 polishing conditions 중에 하나인 rotation speed 에 따른 scratch 발생 연관성을 확인해 본 결과는 pad 와 wafer 의 상대적인 회전 속 도에 따라서 어느 특정 구간에 scratch 가 감소하는 결과를 보였는데 이는 friction force 의 영향으로 볼 수 없고 rotation speed 변화에 따른 pad 와 wafer 사이의 slurry film thickness 변화, 또는 polishing 동안 사용된 slurry 의 pad 위 잔류 시간과 연관이 있을 것으로 예상된다. Polishing head 와 platen speed 중 에서 slurry film thickness 에 대한 영향은 platen speed 가 더욱 크다. Polishing pad 는 groove 와 pore 로 구성되어 있는데 이들의 주 역할은 pad 와 wafer 간 interface 로 slurry 의 원활한 공급과 spent slurry 의 원활한 배 출이다. 본 연구에서는 이 groove 와 pore 가 scratch 발생과 연관이 있을 것 으로 판단하여 이를 평가 하였다. Reference pad 로 사용된 pore 와 groove 가 모두 존재하는 pad 에 의한 polishing 을 진행한 경우 발생되는 ILD CMP scratch 의 형상은 지금까지 언급되었듯이 ‘Caterpillar’ 형상을 하고 있다. 하 지만 pore 또는 groove 만 존재하는 pad 로 polishing 을 진행한 경우는 다른 형상으로 scratch 가 발생하는 것을 확인 하였다. Only pore 만 형성 된 pad 를 사용한 경우 ‘Caterpillar’와 유사한 형상과 방향성을 보이지만 하 부 layer 에 주는 충격 정도가 reference pad 보다 더 심하게 발생을 했다. 이 러한 실험 결과로 볼 때 ILD CMP 에서 주로 발생되는 ‘Caterpillar’ scratch 형 성에 pad 의 pore 와 groove 가 주요한 역할을 한다는 것을 알 수 있다. Polishing pressure and rotation speed are key factors for polishing rate. The polishing rate is generally proportional to pressure and rotation speed. However, when pressure is increased, the number of CMP scratch is also increased. The scratch shape occurred on oxide material is mainly like a Caterpillar or Chatter, which can be related to elasticity by polish byproducts. By increasing polishing pressure from 2 psi to 5 psi with fumed silica slurry, polishing rate was increased about 60% and scratch was also increased about 80%. The effect of relative rotation speed between platen and polishing head on polishing removal rate is less than that of the polishing pressure. The best result for avoiding scratch is shown at the speed of 35 rpm for head and 65 rpm for platen, respectively. It could be attributed to change the slurry film thickness and friction force between pad and a wafer. In addition, the polishing rate is sharply decreased with a decreasing amount of pores on pad surface, but the size and number of CMP scratch is increased on pad without pores.
